Claims (20)
- 기판의 제1 금속 표면 상에, 동일한 상기 기판의 제2의 비금속 표면에 대하여 선택적으로 금속 물질을 퇴적시키기 위한 방법으로서, 상기 방법은:
상기 기판을 금속 및 반응물을 포함하는 전구체로 교번적으로 접촉시키는 단계를 포함하는 적어도 하나의 퇴적 사이클;을 포함하고, 그리고
상기 제2의 비금속 표면은, 상기 적어도 하나의 퇴적 사이클 이전에 그 위에 금속 물질의 퇴적을 억제하도록 처리되고,
상기 금속 물질은, 상기 제2의 비금속 표면에 대하여 적어도 50%의 선택도를 가지고 상기 제1 금속 표면 상에 선택적으로 퇴적되고, 그리고
상기 제2의 비금속 표면은 패시베이션된 표면을 형성하기 위해 패시베이션 화학 약품으로 처리되는 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 금속 물질은, 상기 제2의 비금속 표면에 대하여 적어도 90%의 선택도를 가지고 상기 제1 금속 표면 상에 선택적으로 퇴적되는 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 퇴적 사이클은 원자층 퇴적 공정의 일부인 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 제2의 비금속 표면은 유전체 표면인 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 제2의 비금속 표면은 소수성 표면인 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 제2의 비금속 표면은 소수성의 OH-종결된 표면이거나 또는 OH-기들을 약간 량 함유하는 것을 특징으로 하는 방법. - 청구항 6에 있어서,
상기 제2의 비금속 표면은 OH, NHx 또는 SHx 종결된 표면인 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 제2의 비금속 표면은 SiO2, GeO2, 또는 로우-k 물질을 포함하는 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 제1의 금속 표면은 귀금속을 포함하는 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 제1 금속 표면은 Cu, Ru, Al, Ni, 또는 Co를 포함하는 것을 특징으로 하는 방법. - 청구항 1에 있어서,

상기 제2의 비금속 표면은 염소화된 또는 불소화된 표면을 형성하기 위해 할로겐화된 것을 특징으로 하는 방법. - 청구항 1에 있어서,
금속을 포함하는 상기 전구체는 Ni, Fe, 또는 Co를 포함하는 것을 특징으로 하는 방법. - 청구항 1에 있어서,
상기 제1 금속 표면에 퇴적된 상기 금속 물질은 Sb, Ge, Ni, Fe, 및 Co로부터 선택되는 것을 특징으로 하는 방법. - 청구항 18에 있어서,
