- 상형(13)과, 상기 상형(13)에 대향하는 하형(14)과, 상기 상형(13)과 하형(14)의 사이에 마련된 중간형(15)과, 상기 하형(14)의 캐비티(16)를 피복하는 이형 필름(17)을 이용하여, 상기 캐비티(16) 내에서 전자 부품(2)을 수지 밀봉하는 방법에 있어서,상기 상형(13)에 상기 전자 부품(2)이 장착된 밀봉전 기판(4)을 장착하는 스텝과,상기 하형(14)과 상기 중간형(15)이 상기 이형 필름(17)을 끼운 상태에서, 상기 하형(14)으로 향해 상기 이형 필름(17)을 흡인함으로서, 상기 이형 필름(17)에 상기 캐비티(16)의 내측면(54b) 및 저면(26, 54a)을 포함하는 전면(26, 54a, 54b)을 피복시키는 스텝과,상기 상형(13)과 상기 하형(14) 및 상기 중간형(15)을 클로징함으로서, 상기 캐비티(16) 내의 용융 수지(6)에 상기 전자 부품(2)을 잠그는(immerse) 스텝과,상기 용융 수지(6)를 경화시켜서, 경화 수지(10)를 형성하는 스텝과,상기 상형(13), 상기 하형(14) 및 상기 중간형(15)을 오프닝하는 스텝과,상기 경화 수지(10)에 의해 상기 전자 부품(2)이 내포된 밀봉 후 기판(11)을 상기 상형(13)으로부터 떼어내는 스텝을 구비한 것을 특징으로 하는 전자 부품의 수지 밀봉 방법.
- 제 1항에 기재된 전자 부품의 수지 밀봉 방법에 이용되는 것을 특징으로 하 는 금형.
