Description
上述したように、本発明の光硬化性樹脂組成物は、着色剤として従来のハロゲン含有フタロシアニングリーンに替え少なくとも(D)赤色着色剤を用いてなることを特徴とし、一態様において、赤色着色剤(D)以外に(E1)青色着色剤および/または(E2)黄色着色剤を含有し、その色調が青色、緑色、紫色または橙色を呈し得る光硬化性樹脂組成物である。

特に限定されるものではないが、安全性・無害性の観点からアゾ基を含有しない赤色着色剤が好適に用いられる。

上記以外にも金属置換もしくは無置換のフタロシアニン化合物も使用することができる。

特に限定されるものではないが、安全性・無害性の観点からアゾ基を含有しない黄色着色剤が好適に用いられる。
本発明の光硬化性樹脂組成物に含まれるカルボン酸含有樹脂(A)としては、分子中にカルボン酸を含有している公知慣用の樹脂化合物が使用できる。更に分子中にエチレン性不飽和二重結合を有するカルボン酸含有感光性樹脂(A’)が、光硬化性や耐現像性の面からより好ましい。
具体的には、下記に列挙するような樹脂が挙げられる。
(2)(メタ)アクリル酸などの不飽和カルボン酸と、それ以外の不飽和二重結合を有する化合物の1種類以上との共重合体に、グリシジル(メタ)アクリレートや3,4−エポキシシクロヘキシルメチル(メタ)アクリレートなどのエポキシ基と不飽和二重結合を有する化合物や(メタ)アクリル酸クロライドなどによって、エチレン性不飽和基をペンダントとして付加させることによって得られるカルボン酸含有感光性樹脂、
(3)グリシジル(メタ)アクリレートや3,4−エポキシシクロヘキシルメチル(メタ)アクリレート等のエポキシ基と不飽和二重結合を有する化合物と、それ以外の不飽和二重結合を有する化合物との共重合体に、(メタ)アクリル酸などの不飽和カルボン酸を反応させ、生成した二級の水酸基に多塩基酸無水物を反応させて得られる感光性のカルボン酸含有共重合樹脂、
(4)無水マレイン酸などの不飽和二重結合を有する酸無水物と、それ以外の不飽和二重結合を有する化合物との共重合体に、2−ヒドロキシエチル(メタ)アクリレートなどの水酸基と不飽和二重結合を有する化合物を反応させて得られるカルボン酸含有感光性樹脂、
(5)多官能エポキシ化合物と不飽和モノカルボン酸を反応させ、生成した水酸基に飽和又は不飽和多塩基酸無水物を反応させて得られるカルボン酸含有感光性樹脂、
(6)ポリビニルアルコー誘導体などの水酸基含有ポリマーに、飽和又は不飽和多塩基酸無水物を反応させた後、生成したカルボン酸に一分子中にエポキシ基と不飽和二重結合を有する化合物を反応させて得られる水酸基及びカルボン酸含有感光性樹脂、
(7)多官能エポキシ化合物と、不飽和モノカルボン酸と、一分子中に少なくとも1個のアルコール性水酸基と、エポキシ基と反応するアルコール性水酸基以外の1個の反応性基を有する化合物との反応生成物に、飽和又は不飽和多塩基酸無水物を反応させて得られるカルボン酸含有感光性樹脂、
(8)一分子中に少なくとも2個のオキセタン環を有する多官能オキセタン化合物に不飽和モノカルボン酸を反応させ、得られた変性オキセタン樹脂中の第一級水酸基に対して飽和又は不飽和多塩基酸無水物を反応させて得られるカルボン酸含有感光性樹脂、及び
(9)多官能エポキシ樹脂に不飽和モノカルボン酸を反応させた後、多塩基酸無水物を反応させて得られるカルボン酸含有樹脂に、更に、分子中に1個のオキシラン環と1個以上のエチレン性不飽和基を有する化合物を反応させて得られるカルボン酸含有感光性樹脂などが挙げられるが、これらに限定されるものでは無い。
光重合開始剤(B)としては、例えば、アセトフェノン、2,2−ジメトキシ−2−フェニルアセトフェノン、2,2−ジエトキシ−2−フェニルアセトフェノン、p−ジメチルアミノプロピオフェノン、ジクロロアセトフェノン、トリクロロアセトフェノン、p−tert−ブチルトリクロロアセトフェノン、1−ヒドロキシシクロヘキシルフェニルケトン、2−メチル−1−[4−(メチルチオ)フェニル]−2−モルフォリノ−プロパン−1−オン、2−ベンジル−2−ジメチルアミノ−1−(4−モルフォリノフェニル)−ブタノン−1、N,N−ジメチルアミノアセトフェノン等のアセトフェノン類;ベンゾフェノン、メチルベンゾフェノン、2−クロロベンゾフェノン、4,4′−ジクロロベンゾフェノン、4,4′−ビスジメチルアミノベンゾフェノン、4,4′−ビスジエチルアミノベンゾフェノン、ミヒラーズケトン、4−ベンゾイル−4′−メチルジフェニルサルファイド等のベンゾフェノン類;ベンジル;ベンゾイン、ベンゾインメチルエーテル、ベンゾインエチルエーテル、ベンゾインイソプロピルエーテル、ベンゾインイソブチルエーテル等のベンゾインエーテル類;アセトフェノンジメチルケタール、ベンジルジメチルケタール等のケタール類;チオキサントン、2−クロロチオキサントン、2,4−ジメチルチオキサントン、2,4−ジエチルチオキサントン、2,4−ジイソプロピルチオキサントン等のチオキサントン類;2−メチルアントラキノン、2−エチルアントラキノン、2−tert−ブチルアントラキノン、1−クロロアントラキノン、2−アミノアントラキノン、2,3−ジフェニルアントラキノン等のアントラキノン類;ベンゾイルパーオキシド、クメンパーオキシド等の有機過酸化物;2,4,5−トリアリールイミダゾール二量体、リボフラビンテトラブチレート、2−メルカプトベンゾイミダゾール、2−メルカプトベンゾオキサゾール、2−メルカプトベンゾチアゾール等のチオール化合物;2,4,6−トリス−s−トリアジン、2,2,2−トリブロモエタノール、トリブロモメチルフェニルスルホン等の有機ハロゲン化合物;2,4,6−トリメチルベンゾイルジフェニルホスフィンオキサイド、ビス(2,4,6−トリメチルベンゾイル)−フェニルフォスフィンオキサイド)等が挙げられる。これらの化合物は、単独で用いることもでき、また2種以上を組み合わせて使用することもできる。
本発明の光硬化性樹脂組成物に用いられる分子中に2個以上のエチレン性不飽和基を有する化合物(C)は、活性エネルギー線照射により、光硬化して、前記カルボン酸含有樹脂(A)を、アルカリ水溶液に不溶化、又は不溶化を助けるものである。このような化合物としては、エチレングリコール、メトキシテトラエチレングリコール、ポリエチレングリコール、プロピレングリコールなどのグリコールのジアクリレート類;ヘキサンジオール、トリメチロールプロパン、ペンタエリスリトール、ジペンタエリスリトール、トリス−ヒドロキシエチルイソシアヌレートなどの多価アルコール又はこれらのエチレオキサイド付加物もしくはプロピレンオキサイド付加物などの多価アクリレート類;フェノキシアクリレート、ビスフェノールAジアクリレート、及びこれらのフェノール類のエチレンオキサイド付加物もしくはプロピレンオキサイド付加物などの多価アクリレート類;グリセリンジグリシジルエーテル、グリセリントリグリシジルエーテル、トリメチロールプロパントリグリシジルエーテル、トリグリシジルイソシアヌレートなどのグリシジルエーテルの多価アクリレート類;及びメラミンアクリレート、及び/又は上記アクリレートに対応する各メタクリレート類などが挙げられる。
このような分子中に2個以上のエチレン性不飽和基を有する化合物(C)の配合率は、前記カルボン酸含有樹脂(A)100質量部に対して、5〜100質量部、より好ましくは、1〜70質量部の割合である。前記配合量が、5質量部未満の場合、光硬化性が低下し、活性エネルギー線照射後のアルカリ現像により、パターン形成が困難となるので、好ましくない。一方、100質量部を超えた場合、アルカリ水溶液に対する溶解性が低下して、塗膜が脆くなるので、好ましくない。
本発明の光硬化性樹脂組成物には、耐熱性を付与するために、熱硬化性成分(F)を加えることができる。特に好ましいのは分子中に2個以上の環状エーテル基及び/又は環状チオエーテル基(以下、環状(チオ)エーテル基と略す)を有する熱硬化性成分(F)である。
本発明のカルボン酸含有樹脂(A)を下記合成例に従い作製した。
クレゾールノボラック型エポキシ樹脂(大日本インキ化学工業(株)製、“エピクロン”(登録商標)N−695、エポキシ当量:220)220部を撹拌機及び還流冷却器の付いた四つ口フラスコに入れ、カルビトールアセテート214部を加え、加熱溶解した。次に、重合禁止剤としてハイドロキノン0.46部と、反応触媒としてトリフェニルホスフィン1.38部を加えた。この混合物を95〜105℃に加熱し、アクリル酸72部を徐々に滴下し、16時間反応させた。この反応生成物を80〜90℃まで冷却し、テトラヒドロフタル酸無水物106部を加え、8時間反応させ、冷却後、反応溶液(ワニス(A−1)と称する。)を取り出した。このようにして得られたカルボン酸含有樹脂は、固形物の酸価100mgKOH/g、不揮発分65%であった。
<最適露光量/感度>
実施例1〜7及び比較例1〜2の光硬化性樹脂組成物を、銅厚35μmの回路パターン基板をバフロール研磨後、水洗し、乾燥してからスクリーン印刷法により全面に塗布し、80℃の熱風循環式乾燥炉で60分間乾燥させる。乾燥後、メタルハライドランプ搭載の露光装置を用いてステップタブレット(Kodak No.2)を介して露光し、現像(30℃、0.2MPa、1質量%炭酸ナトリウム水溶液)を60秒で行った際残存するステップタブレットのパターンが7段の時を最適露光量とした。
実施例1〜7及び比較例1〜2の光硬化性樹脂組成物を、ライン/スペースが300/300、銅厚35μmの回路パターン基板をバフロール研磨後、水洗し、乾燥してからスクリーン印刷法により塗布し、80℃の熱風循環式乾燥炉で30分間乾燥させる。乾燥後、メタルハライドランプ搭載の露光装置を用いて露光した。露光パターンはスペース部に20/30/40/50/60/70/80/90/100μmのラインを描画させる直描用データもしくはフォトマスクを使用した。露光量は感光性樹脂組成物の最適露光量となるように活性エネルギー線を照射した。露光後、30℃の1質量%炭酸ナトリウム水溶液によって現像を行ってパターンを描き、150℃×60分の熱硬化をすることにより硬化塗膜を得た。
(評価基板の作製) 実施例及1〜4び比較例1〜2の組成物を、パターン形成された銅箔基板上にスクリーン印刷で全面塗布し、80℃で20分乾燥し、室温まで放冷する。この基板にメタルハライドランプ搭載の露光装置を用いて最適露光量でソルダーレジストパターンを露光し、30℃の1%Na2CO3水溶液をスプレー圧2kg/cm2の条件で60秒間現像を行い、レジストパターンを得た。この基板を、UVコンベア炉にて積算露光量1000mJ/cm2の条件で紫外線照射した後、150℃で60分加熱して硬化した。得られたプリント基板(評価基板)に対して以下のように特性を評価した。
上記実施例及び比較例のソルダーレジストについて、硬化物の色を目視にて、判断した。
評価基板をさらに150℃で2時間加熱し、銅回路上の変色の程度を以下のように判断した。
ロジン系フラックスを塗布した評価基板を、予め260℃に設定したはんだ槽に浸漬し、変性アルコールでフラックスを洗浄した後、目視によるレジスト層の膨れ・剥がれについて評価した。判定基準は以下のとおりである。
市販品の無電解ニッケルめっき浴及び無電解金めっき浴を用いて、ニッケル0.5μm、金0.03μmの条件でめっきを行い、テープピーリングにより、レジスト層の剥がれの有無やめっきのしみ込みの有無を評価した後、前記はんだ耐熱性の試験条件で、はんだ槽に10秒間浸漬し、洗浄、乾燥した後、テープピーリングによりレジスト層の剥がれの有無を評価した。判定基準は以下のとおりである。
銅箔基板に代えてIPC B−25のクシ型電極Bクーポンを用い、上記の条件で評価基板を作製し、このクシ型電極にDC100Vのバイアス電圧を印加し、85℃、85%R.H.の恒温恒湿槽にて1,000時間後のマイグレーションの有無を確認した。判定基準は以下のとおりである。

<耐酸性>
評価基板を10vol%H2SO4水溶液に室温で30分間浸漬し、染み込みや塗膜の溶け出し、さらにテープビールによる剥がれを確認した。判定基準は以下のとおりである。
Claims (11)
- (A)カルボン酸含有樹脂、(B)光重合開始剤、(C)分子中に2個以上のエチレン性不飽和基を有する化合物、および(D)赤色着色剤を含有する光硬化性樹脂組成物であって、銅回路が形成された基板上に塗布して用いられる、希アルカリ溶液により現像可能なプリント配線板のソルダーレジスト用光硬化性樹脂組成物。但し、黒色着色剤を含有しない。
- さらに、(E1)青色着色剤を含有する請求項1に記載の光硬化性樹脂組成物。
- 青色着色剤(E1)がフタロシアニンブルーである請求項2に記載の光硬化性樹脂組成物。
- さらに、(E2)黄色着色剤を含有する請求項1乃至3のいずれか1項に記載の光硬化性樹脂組成物。
- 色調が青色、緑色、紫色または橙色である請求項1乃至4のいずれか1項に記載の光硬化性樹脂組成物。
- 赤色着色剤(D)がハロゲンおよびアゾ基を含まない赤色着色剤である請求項1乃至5のいずれか1項に記載の光硬化性樹脂組成物。
- さらに、(F)熱硬化性成分を含有する請求項1乃至6のいずれか1項に記載の光硬化性樹脂組成物。
- 請求項1乃至7のいずれか1項に記載の光硬化性樹脂組成物を、キャリアフィルムに塗布、乾燥して得られる光硬化性ドライフィルム。
- 請求項1乃至7のいずれか1項に記載の光硬化性樹脂組成物の青色、緑色、紫色または橙色の硬化物。
- 請求項8に記載のドライフィルムの青色、緑色、紫色または橙色の硬化物。
- 銅回路が形成された基板上に、請求項9又は10に記載の硬化物からなるソルダーレジスト層を有するプリント配線板。
