Description
(i)光電変換層に含まれる有機半導体のEaと電荷ブロッキング層Ipとの関係
(ii)電荷ブロッキング層の総厚
前記一対の電極の間に挟まれ、n型有機半導体としてフラーレン又はフラーレン誘導体を含む光電変換層と、
前記一対の電極の一方と前記光電変換層との間に設けられた少なくとも一層の電荷ブロッキング層とを備える光電変換素子であって、
前記光電変換層は、p型有機半導体とフラーレン又はフラーレン誘導体との混合膜であり、
前記電子ブロッキング層の総厚が20nm以上であり、
前記電子ブロッキング層のうちの前記光電変換層に隣接する層の厚さが10nm以上であり、
前記電子ブロッキング層のうち前記光電変換層に隣接する層のイオン化ポテンシャルと、前記n型有機半導体の電子親和力との差が1eV以上である光電変換素子である。
図1は、本発明の一実施形態を説明するための光電変換素子の構成を示す断面図である。
光電変換素子は、下部電極11と、該下部電極11と対向するように上方に設けられた上部電極14とを備えている。下部電極11と上部電極14との間には、光電変換層12と、電荷ブロッキング層15とが設けられている。光電変換層12の下面が下部電極11と隣接し、上面が電荷ブロッキング層15と隣接する。電荷ブロッキング層15の上面が上部電極14と隣接している。下部電極11と上部電極14とのうち少なくとも一方は透明性導電膜である。
より具体的には、アルキルカルボニルアミノスルホニル基(例えば、アセチルアミノスルホニル)、アリールカルボニルアミノスルホニル基(例えば、ベンゾイルアミノスルホニル基)、アルキルスルホニルアミノカルボニル基(例えば、メチルスルホニルアミノカルボニル)、又はアリールスルホニルアミノカルボニル基(例えば、p−メチルフェニルスルホニルアミノカルボニル)が挙げられる。
一般式(1)
(a)光電変換層12に隣接する第1ブロッキング層16のイオン化ポテンシャルIpとn型有機半導体の電子親和力Eaとの差Δ1が1eV以上
(b)第1ブロッキング層16及び第2ブロッキング層18を含む電荷ブロッキング層15の総厚が20nm以上
(a)光電変換層12に隣接する電荷ブロッキング層15のイオン化ポテンシャルIpとn型有機半導体の電子親和力Eaとの差Δ1が1eV以上
(b)単層からなる電荷ブロッキング層15の総厚が20nm以上
(a)電荷ブロッキング層15(電荷ブロッキング層15が複数層からなる場合には光電変換層12と隣接する層)のイオン化ポテンシャルIpとn型有機半導体の電子親和力Eaとの差(Δ1)が1eV以上、
(b)電荷ブロッキング層15の総厚(電荷ブロッキング層15が複数層からなる場合には複数層全体の厚み)が20nm以上、とすることで、暗電流の増加を抑制することができる。
実施例7〜9と、比較例1〜3は、図3に示す構成と同様に、下部電極と、光電変換層と、単層の電荷ブロッキング層と、上部電極と、で構成された光電変換素子である。
また、第1ブロッキング層としては、化合物1で示される有機化合物を真空蒸着法で10nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、第1ブロッキング層としては、化合物3で示される有機化合物を真空蒸着法で10nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、第1ブロッキング層としては、化合物4で示される有機化合物を真空蒸着法で10nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、第1ブロッキング層としては、化合物5で示される有機化合物を真空蒸着法で10nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、第1ブロッキング層としては、化合物6で示される有機化合物を真空蒸着法で10nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、第1ブロッキング層としては、化合物3で示される有機化合物を真空蒸着法で10nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、単層の電荷ブロッキング層としては、化合物3で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、単層の電荷ブロッキング層としては、化合物3で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、単層の電荷ブロッキング層としては、化合物3で示される有機化合物を真空蒸着法で20nmの膜厚で形成した。
また、第1ブロッキング層としては、化合物1で示される有機化合物を真空蒸着法で25nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、第1ブロッキング層としては、化合物1で示される有機化合物を真空蒸着法で5nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、単層の電荷ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、単層の電荷ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
また、単層の電荷ブロッキング層としては、化合物3で示される有機化合物を真空蒸着法で10nmの膜厚で形成した。
また、第1ブロッキング層としては、化合物7で示される有機化合物を真空蒸着法で10nmの膜厚で形成した。
第2ブロッキング層としては、化合物2で示される有機化合物を真空蒸着法で300nmの膜厚で形成した。
比較例3は、化合物3のIpと、フラーレンのEaの差は1eV以上だが、電荷ブロッキング層の膜厚が薄いので、電極から電荷が注入されて、暗電流が大きくなった。
比較例4は、化合物7のIpと、フラーレンのEaの差が1eVよりも小さいために、接触界面でキャリアが発生し、暗電流が大きくなった。
(1)一対の電極と、
前記一対の電極の間に挟まれ、n型有機半導体を含む光電変換層と、
前記一対の電極の少なくとも一方と前記光電変換層との間に設けられ、単層又は複数層からなる電荷ブロッキング層とを備えた光電変換素子であって、
(a)前記光電変換層と隣接する前記電荷ブロッキング層のイオン化ポテンシャルIpと前記n型有機半導体の電子親和力Eaとの差(Δ1)が1eV以上、
(b)前記電荷ブロッキング層の総厚が20nm以上、である光電変換素子。
(2)上記(1)に記載の光電変換素子であって、
前記電荷ブロッキング層が前記複数層からなる場合に、該複数層のうち前記光電変換層と隣接する層が10nm以上、である光電変換素子。
(3)上記(1)又は(2)に記載の光電変換素子であって、
前記光電変換層が、更に、p型有機半導体を含む光電変換素子。
(4)上記(1)から(3)のいずれか1つに記載の光電変換素子であって、
前記電荷ブロッキング層が複数層であって、該複数層のうち前記一対の電極の一つに隣接する層の電子親和力Eaと、隣接する前記電極の仕事関数の差が1.3eV以上である光電変換素子。
(5)上記(1)から(4)のいずれか1つに記載の光電変換素子であって、
前記n型有機半導体がフラーレン又はフラーレン誘導体である光電変換素子。
(6)上記(4)に記載の光電変換素子であって、
前記複数層のうち、前記光電変換層と隣接する層が該光電変換層に含まれるp型有機半導体と同じ材料からなる層である光電変換素子。
(7)上記(1)から(6)のいずれか1つに記載の光電変換素子であって、
前記電荷ブロッキング層が無機材料からなる層を少なくとも1つ含む光電変換素子。
(8)上記(1)から(7)のいずれか1つに記載の光電変換素子を備えた撮像素子であって、
前記光電変換素子が上方に形成された基板と、
前記光電変換素子で生成された電荷を読み出す信号読出部とを備えた撮像素子。

Claims (5)
- 一対の電極と、
前記一対の電極の間に挟まれ、n型有機半導体としてフラーレン又はフラーレン誘導体を含む光電変換層と、
前記一対の電極の一方と前記光電変換層との間に設けられた少なくとも一層の電荷ブロッキング層とを備える光電変換素子であって、
前記光電変換層は、p型有機半導体とフラーレン又はフラーレン誘導体との混合膜であり、
前記電子ブロッキング層の総厚が20nm以上であり、
前記電子ブロッキング層のうちの前記光電変換層に隣接する層の厚さが10nm以上であり、
前記電子ブロッキング層のうち前記光電変換層に隣接する層のイオン化ポテンシャルと、前記n型有機半導体の電子親和力との差が1eV以上である光電変換素子。 - 請求項1に記載の光電変換素子であって、
前記電子ブロッキング層は複数の層からなり、
前記複数の電子ブロッキング層のうち前記光電変換層に隣接する層は、前記光電変換層に含まれるp型有機半導体からなる光電変換素子。 - 上記請求項1又は2に記載の光電変換素子であって、
前記電子ブロッキング層は複数の層からなる光電変換素子。 - 請求項3に記載の光電変換素子であって、
前記複数の電子ブロッキング層のうち少なくとも1つが無機材料からなる層である光電変換素子。 - 上記請求項1から4のいずれか1つに記載の光電変換素子を備えた撮像素子であって、
前記光電変換素子が上方に形成された基板と、
前記光電変換素子で生成された電荷を読み出す信号読出部とを備えた撮像素子。
