Description
Claims (9)
- 자기 센서에 있어서,기판;상기 기판에 형성되어 외부 자계의 방위 및 크기에 대응하는 신호를 출력하는 자기 검출 소자; 및상기 기판에 형성되어 온도를 검출하는 온도 검출 소자를 구비하는 것을 특징으로 하는 자기 센서.
- 제1항에 있어서, 상기 자기 센서는 복수의 자기 검출 소자를 포함하고;상기 자기 검출 소자는 자화 방향이 고정된 고착층과 자화 방향이 외부 자계에 따라 변하는 자유층을 포함하는 자기 저항 효과 소자로서, 상기 자기 검출 소자는 상기 고착층의 자화 방향과 상기 자유층의 자화 방향 사이의 각에 따라 저항치가 변하며;상기 복수의 자기 저항 효과 소자 중에서 적어도 두 소자의 고착층의 자화 방향이 상호 교차하는 것을 특징으로 하는 자기 센서.
- 제1항에 있어서, 상기 기판에 형성된 디지털 신호처리회로를 더 구비하는 것을 특징으로 하는 자기 센서.
- 제2항에 있어서, 상기 자기 저항 효과 소자는,상기 기판에 형성된 하부 전극;상기 하부 전극에 형성된 반강자성막;상기 반강자성막에 형성된 제1 강자성막(31a3);상기 제1 강자성막에 형성된 절연막; 및상기 절연막에 형성된 제2 강자성막(31a5)을 구비하는 것을 특징으로 하는 자기 센서.
- 제4항에 있어서, 상기 하부 전극은 도전성 비자성 금속재료로 만들어진 것을 특징으로 하는 자기 센서.
- 제4항에 있어서, 상기 반강자성막은 PtMn으로 만들어진 것을 특징으로 하는 자기 센서.
- 제4항에 있어서, 상기 절연막은 Al2O3 또는 AlO로 만들어진 것을 특징으로 하는 자기 센서.
- 제4항에 있어서, 상기 강자성막(31a3, 31a5)은 NiFe로 만들어진 것을 특징으로 하는 자기 센서.
- 제4항에 있어서, 상기 제1 강자성막은 고착층이고, 상기 제2 강자성막은 자유층인 것을 특징으로 하는 자기 센서.
