Claims (5)
- 플라스틱기판의 플립칩 접속용 이방성전도성 접착제의 제조방법에 있어서,에폭시수지를 접착제의 주성분으로 하고 솔더, 금이 코팅된 폴리스티렌고분자, 은분말 또는 니켈분말에서 선택된 전도성물질 6∼20wt%,실리콘카바이드분말 또는 실리카분말에서 선택되어지며 입자직경이 상기 전도성물질의 입자직경의 20%이하인 비전도성물질 30∼50wt%를 혼합하고,상기 혼합물에 커플링제 3∼5wt% 및 이미다졸계 경화제를 에폭시수지 중량대비 30∼50wt%첨가하여 혼합하여 제조함을 특징으로 하는 고신뢰성 이방성전도성 접착제의 제조방법.
- 제 1항에 있어서, 커플링제는 3-글리시딜옥시프로필트리메톡시실란, 2-(3,4-에폭시시클로헥실)-에틸트리메톡시실란 또는 3-글리시딜옥시프로필메틸디에톡시실란에서 선택된 것임을 특징으로 하는 고신뢰성 이방성전도성 접착제의 제조방법.
- 제 1항에 있어서, 경화제는 이미다졸계 HX3941 HP 또는 HX3748 HP임을 특징으로 하는 고신뢰성 이방성전도성 접착제의 제조방법.
- 제 1항에 있어서, 전도성물질은 직경이 5∼10㎛임을 특징으로 하는 고신뢰성 이방성전도성 접착제의 제조방법.
- 제 1항에 있어서, 비전도성물질은 직경이 0.1∼1㎛임을 특징으로 하는 고신뢰성 이방성전도성 접착제의 제조방법.
