Abstract
【解決手段】熱硬化性樹脂、硬化剤、フラックス剤、平均粒径が異なる少なくとも2種類以上の無機フィラを必須成分としており、前記無機フィラは、平均粒径が100nm以下の無機フィラ、及び平均粒径が100nmより大きい無機フィラを含む半導体封止充てん用熱硬化性樹脂組成物。

Description
半導体チップに形成されるバンプとしては、はんだや金で構成されたバンプが用いられているが、近年の微細接続化に対応するために、銅バンプや銅ピラーの先端にはんだ層またはスズ層が形成された構造のバンプが用いられるようになってきている。
また、高信頼性化のために、金属接合による接続が求められており、はんだバンプを用いたはんだ接合や銅ピラーの先端にはんだ層やスズ層が形成された構造のバンプによる金属接合だけでなく、銅バンプや金バンプを用いた場合でも、基板電極側にはんだ層やスズ層を形成して、金属接合させる接続方法が採用されている。
表1に示す組成に基づいて、無機フィラがメチルエチルケトン中に分散されたスラリー(フィラ濃度51重量%)中に、各材料を固形分濃度が50〜70重量%になるように溶解混合したワニスを作製した。このワニスをビーズミルで分散処理した後、セパレータフィルム(PETフィルム)上にナイフコーターを用いて塗布し、70℃のオーブンで10分間乾燥させることによって、厚さ25〜30μmのフィルム状熱硬化性樹脂組成物を作製した。

フラックス剤:アジピン酸(シグマアルドリッチ製、製品名、融点152℃)

粘度は、平行板プラストメータ法に基づき、式(1)及び式(2)に従って、以下の手順で測定した。
15mm角(厚さ0.7mm)のガラス板の上に直径6mmの円形に打ち抜いたフィルム状熱硬化性樹脂組成物を貼り付け、セパレータフィルムをはく離した後、酸化膜付きシリコンチップ(サイズ12mm角、厚さ0.55mm)の酸化膜面がフィルム状熱硬化性樹脂組成物に接するように配置したものを準備した。これを、フリップチップボンダーFCB3(パナソニックファクトリーソリューションズ製、製品名)に配置し、ヘッド温度290℃、ステージ温度50℃、荷重14N、加圧時間5s(到達250℃)の条件で熱圧着した。樹脂体積を一定と仮定すると式(2)の関係が成立することから、加圧後の半径を顕微鏡で測定し、式(1)に従い、250℃での粘度を算出した。

250℃の熱板上にセパレーターをはく離したフィルム状熱硬化性樹脂組成物を配置し、スパチュラで攪拌不能になるまでの時間をゲル化時間とした。
フィルム状熱硬化性樹脂組成物を175℃で2時間加熱処理して得た硬化物を幅3mm、長さ40mmの大きさに切り出したものを準備し、セイコーインスツルメント社製TMA/SS6000(製品名)を用いて、チャック間距離20mm、測定温度範囲0〜300℃、昇温速度5℃/min、フィルム断面積に対して0.5MPaとなる引っ張り荷重の条件で測定を行い、ガラス転移温度以下の平均線膨張係数を測定した。
5mm角に打ち抜いたフィルム状熱硬化性樹脂組成物を5mm角の酸化膜付きシリコンチップ(厚み550μm)の酸化膜形成面に貼り付けて、セパレータフィルムをはく離した後、12mm角のシリコンチップ(#2000仕上げ、厚み550μm)にフィルム状熱硬化性樹脂組成物が接するように配置し、圧力0.5MPa、温度190℃、時間10秒間で圧着した後、圧力0.5MPa、温度180℃、時間10秒間圧着した。さらに、175℃のオーブン中で2時間加熱処理した後、85℃/相対湿度60%の恒温恒湿槽に24時間放置した。これを、260℃の熱板上に20秒放置した後、Dagy社製ボンドテスタシリーズ4000(製品名)でシェア速度50μm/秒でシェア強度を測定した。得られたシェア強度を接着面積である25mm2で割った値を接着力として算出した。
セパレーター上に形成された厚み30μmのフィルム状熱硬化性樹脂組成物とセパレーター単体を準備し、それぞれ30mm×30mmのサイズに切り出した後、株式会社日立ハイテクノロジーズ社製分光光度計U−3310のサンプル取り付け部にセパレーター上に形成されたフィルム状熱硬化性樹脂組成物を、リファレンス取り付け部にセパレーター単体を設置し、400〜800nmの波長領域において、スキャン速度300nm/分で光透過率を測定し、555nmにおける光透過率を読み取った。
銅ピラー先端に鉛フリーはんだ層(Sn−3.5Ag:融点221℃)を有する構造のバンプが形成された半導体チップとして、日立超LSIシステムズ製JTEG PHASE11_80(サイズ7.3mm×7.3mm、バンプピッチ80μm、バンプ数328、厚み0.15mm、商品名)、基板としてプリフラックス処理によって防錆皮膜を形成した銅配線パターンを表面に有するガラスエポキシ基板を準備した。続いて、フィルム状熱硬化性樹脂組成物を8mm×8mmに切り出し、基板上の半導体チップが搭載される領域に80℃/0.5MPa/5秒の条件で貼り付けた後、セパレータフィルムをはく離した。フリップチップボンダーFCB3(パナソニックファクトリーソリューションズ製、製品名)の40℃に設定したステージ上にフィルム状熱硬化性樹脂組成物が貼り付けられた基板を吸着固定し、半導体チップと位置合わせした後、仮固定工程として、荷重25N、ヘッド温度100℃で5秒間圧着を行い(到達90℃)、半導体チップを基板上に仮固定した。次いで、第一工程として、フリップチップボンダーのヘッド温度を220℃に設定し、荷重25〜40Nで10秒間圧着を行った(到達190℃)。さらに、第二工程として、フリップチップボンダーのヘッド温度を290℃に設定し、荷重25〜40Nで10秒間圧着を行った(到達250℃)。
銅ピラー先端に鉛フリーはんだ層(Sn−3.5Ag:融点221℃)を有する構造のバンプが形成された半導体チップとして、日立超LSIシステムズ製JTEG PHASE11_80(サイズ7.3mm×7.3mm、バンプピッチ80μm、バンプ数328、厚み0.15mm、商品名)、基板としてプリフラックス処理によって防錆皮膜を形成した銅配線パターンを表面に有するガラスエポキシ基板を準備した。フィルム状熱硬化性樹脂組成物がバンプ形成面に接するように80℃に加熱したホットロールラミネータで貼り合せた後、半導体ウエハのバンプ形成面と反対の面がダイシングテープに貼り合せられるように配置して、ウエハリングに半導体ウエハを固定した。フィルム状熱硬化性樹脂組成物のセパレータフィルムをはく離した後、ブレードダイシング装置を用いて、7.3mm×7.3mmの半導体チップに個片化し、バンプ形成面にフィルム状熱硬化性樹脂組成物が貼り合わされた半導体チップを作製した。フリップチップボンダーFCB3(パナソニックファクトリーソリューションズ製、製品名)の40℃に設定したステージ上に前記ガラスエポキシ基板を配置し、フィルム状熱硬化性樹脂組成物が貼り合わされた半導体チップと位置合わせした後、仮固定工程として、荷重25N、ヘッド温度100℃で1秒間圧着を行い(到達90℃)、半導体チップを基板上に仮固定した。次いで、第一工程として、フリップチップボンダーのヘッド温度を220℃に設定し、荷重25〜40Nで10秒間圧着を行った(到達190℃)。さらに、第二工程として、フリップチップボンダーのヘッド温度を290℃に設定し、荷重25〜40Nで10秒間圧着を行った(到達250℃)。
半導体チップと基板を接続した半導体装置について、328バンプのデイジーチェーン接続が確認できたものを合格(○)として、デイジーチェーン接続が確認できなかったものを不合格(×)として評価した。
半導体チップと基板を接続した半導体装置を超音波探傷装置(日立建機製FineSAT)で観察し、チップ面積に対してボイドが占める面積が1%以下となるものを合格(○)として、1%未満となるものを不合格(×)として評価した。
半導体チップと基板を接続した半導体装置の接続部を断面研磨することによって露出させ、光学顕微鏡で観察した。接続部にトラッピングが見られず、はんだが配線に充分濡れているものを合格(○)として、それ以外のものを不合格(×)として評価した。
なお、実施例5のフィルム状熱硬化性樹脂組成物を用いて作製した半導体装置の接続状態を観察した断面図を図3に、比較例2のフィルム状熱硬化性樹脂組成物を用いて作製した半導体装置の接続状態を観察した断面図を図4にそれぞれ示す。

- 熱硬化性樹脂、硬化剤、フラックス剤、平均粒径が異なる少なくとも2種類以上の無機フィラを必須成分としており、前記無機フィラは、平均粒径が100nm以下の無機フィラ、及び平均粒径が100nmより大きい無機フィラを含む半導体封止充てん用熱硬化性樹脂組成物。
- フィルム状に形成されている、請求項1に記載の半導体封止充てん用熱硬化性樹脂組成物。
- 250℃における粘度が100Pa・s以下である、請求項1または2に記載の半導体封止充てん用熱硬化性樹脂組成物。
- 555nmの光に対する透過率が10%以上である、請求項1〜3のいずれか一項に記載の半導体封止充てん用熱硬化性樹脂組成物。
- 請求項1〜4のいずれか一項に記載の半導体封止充てん用熱硬化性樹脂組成物を用いて製造された半導体装置。
