Abstract
25℃에서 점도 10~1,000㎩·s를 갖는 실리콘 조성물로,
(A) 1 분자 중에 적어도 2개의 알케닐기를 갖고, 25℃에서의 동점도 10~100,000 ㎟/s를 갖는 오르가노폴리실록산 100 질량부,
(B) 분자 사슬 중에 규소 원자에 결합된 수소 원자를 갖는, 화학식 1로 표시되는 오르가노하이드로젠폴리실록산(화학식 1에서 n, m은 10≤n+m≤100이고, 또한 0.01≤n/(n+m)≤0.3을 만족하는 양의 정수임),
(C)분자사슬 양 말단에 규소 원자에 결합된 수소 원자를 갖는, 화학식 2로 표시되는 오르가노하이드로젠폴리실록산,
(D) 분자 중에 규소 원자에 결합된 수소 원자 2개와, R4로 표시되는 기를 2개 이상 갖는, 화학식 3으로 표시되는 오르가노하이드로젠폴리실록산(화학식 3에서 R4는 탄소 원자 또는 탄소 원자와 산소 원자를 사이에 두고 규소 원자에 결합되어 있는, 에폭시기, 아크릴로일기, 메타크릴로일기, 에테르기, 및 트리알콕시실릴기로부터 선택되는 기를 갖는 기임)
(E) 열전도성 충전재 400~3,000 질량부
(F) 백금족 금속계 촉매 촉매량, 및
(G) 반응제어제 0.01~1 질량부
를 함유하고,
상기 (B)성분, (C)성분, 및 (D)성분의 배합량이
[(B)성분, (C)성분 및 (D)성분 유래의 Si-H기의 합계갯수]/[(A)성분 유래의 알케닐기의 갯수]가 0.6~1.5의 범위에 있는 값이고,
[(C) 성분 및 (D)성분 유래의 Si-H기의 합계갯수]/[(B)성분유래의 Si-H기의 갯수]가 1~10의 범위에 있는 값이며, 또한
[(C)성분 유래의 Si-H기의 갯수]/[(D)성분유래의 Si-H기의 갯수]가 1~10의 범위에 있는 값인 양으로, 실리콘 조성물, 및 상기 조성물을 경화하여 얻어진 경화물을 구비하는 반도체 장치를 제공한다.

Claims (7)
- 25℃에서 점도 10~1,000 ㎩·s를 갖는 실리콘 조성물로,
(A) 1 분자 중에 적어도 2개의 알케닐기를 갖고, 25℃에서의 동점도 10~ 100,000 ㎟/s를 갖는 오르가노폴리실록산 100 질량부,
(B) 하기 화학식 1로 표시되는 오르가노하이드로젠폴리실록산
(화학식 1)
(상기 화학식 1에서, n, m은 10≤n+m≤100이고, 또한 0.01≤n/(n+m)≤0.3을 만족하는 양의 정수이며, R1은 서로 독립적으로, 탄소수 1~6의 알킬기임),
(C) 하기 화학식 2로 표시되는 오르가노하이드로젠폴리실록산
(화학식 2)
(화학식 2에서, p는 5~1000의 범위에 있는 양의 정수이고, R2은 서로 독립적으로, 탄소수 1~6의 알킬기이다),
(D)하기 화학식 3으로 표시되는 오르가노하이드로젠폴리실록산
(화학식 3)
(화학식 3에서, k는 2~10의 양의 정수이다. R은 서로 독립적으로, 수소 원자 또는 R4이고, 단, R로 표시되는 기 중 2개는 수소 원자이다. 상기 R4는 탄소 원자 또는 탄소 원자와 산소 원자를 사이에 두고 규소 원자에 결합되어 있는, 에폭시기, 아크릴로일기, 메타크릴로일기, 에테르기, 및 트리알콕시실릴기로부터 선택되는 기를 갖는 기이다. R3는 서로 독립적으로, 탄소수 1~6의 알킬기이다)
(E) 열전도성 충전재 400~3,000 질량부
(F) 백금족 금속계 촉매 촉매량, 및
(G) 반응제어제 0.01~1 질량부
를 함유하고,
상기 (B)성분, (C)성분, 및 (D)성분의 배합량이
[(B)성분, (C)성분 및 (D)성분 유래의 Si-H기의 합계갯수]/[(A)성분 유래의 알케닐기의 갯수]가 0.6~1.5의 범위에 있는 값이고,
[(C) 성분 및 (D)성분 유래의 Si-H기의 합계갯수]/[(B)성분 유래의 Si-H기의 갯수]가 1~10의 범위에 있는 값이고, 또한
[(C)성분 유래의 Si-H기의 갯수]/[(D)성분 유래의 Si-H기의 갯수]가 1~10의 범위에 있는 값인 양인, 실리콘 조성물. - 제 1 항 또는 제 2 항에 있어서,
반응제어제가 아세틸렌 화합물, 질소화합물, 유기 인 화합물, 옥심 화합물, 및 유기 클로로 화합물로부터 선택되는, 실리콘 조성물. - 제 1 항 내지 제 5 항 중 어느 한 항에 있어서,
(J) 실리카 미분말을, (A)성분 100 질량부에 대해서 0.1~200 질량부가 되는 양으로 추가로 포함하는, 실리콘 조성물. - 제 1 항 내지 제 6 항 중 어느 한 항에 기재된 실리콘 조성물을 경화하여 얻어진 경화물을 구비한 반도체 장치.
