열전도성 충전재를 함유하고, 듀로미터 A 경도가 60 내지 100이고, 표면 비점착성인 열전도성 실리콘 고무층 0.05 내지 0.9mm
및
(Y) 저경도ㆍ미점착 열전도성 고무층
열전도성 충전제를 함유하고, 아스카 C 경도가 2 내지 40이고, 표면 미점착성인 열전도성 실리콘 고무층 0.01 내지 0.2mm
를
(Z) 열전도 재료로 충전된 망상 보강재 0.015 내지 0.2mm
를 통해 적층하여 이루어지는 열전도성 실리콘 고무 시트이며, 솔더 페이스트 점착력 시험기를 사용하여 정압 침입 방식에 의해 측정한 점착력이 (X)층측: 10gf 미만, (Y)층측: 10 내지 100gf인 열전도성 복합 실리콘 고무 시트.

Claims (4)
- (X) 고경도ㆍ비점착 열전도성 고무층
열전도성 충전재를 함유하고, 듀로미터 A 경도가 60 내지 100이며, 표면 비점착성인 열전도성 실리콘 고무층 0.05 내지 0.9mm
및
(Y) 저경도ㆍ미점착 열전도성 고무층
열전도성 충전제를 함유하고, 아스카 C 경도가 2 내지 40이며, 표면 미점착성인 열전도성 실리콘 고무층 0.01 내지 0.2mm
를
(Z) 열전도 재료로 충전된 망상 보강재 0.015 내지 0.2mm
를 통해 적층하여 이루어지는 열전도성 실리콘 고무 시트이며, 솔더 페이스트 점착력 시험기를 사용하여 정압 침입 방식에 의해 측정한 점착력이 (X)층측: 10gf 미만, (Y)층측: 10 내지 100gf인 열전도성 복합 실리콘 고무 시트. - 제1항에 있어서, 열전도성 실리콘 고무층은 (a) 오르가노폴리실록산, (b) 경화제 및 (c) 열전도성 충전제를 포함하는 조성물을 경화시켜 이루어지는 실리콘 고무층인 것을 특징으로 하는 열전도성 복합 실리콘 고무 시트.
- 제1항 또는 제2항에 있어서, (X)층 및 (Y)층에 사용되는 실리콘 고무층의 열전도율이 1.0W/m-K 이상인 것을 특징으로 하는 열전도성 복합 실리콘 고무 시트.
- 제1항 또는 제2항에 있어서, 상기 (Y)층의 표면만이 보호 시트로 피복되어 있으며, 롤상으로 감겨 있는 열전도성 복합 실리콘 고무 시트.
