Claims (2)
- 単結晶SiCインゴットからウエーハを生成するウエーハ生成方法であって、
単結晶SiCインゴットの端面を平坦化する端面平坦化工程と、
単結晶SiCに対して透過性を有する波長のレーザー光線の集光点を単結晶SiCインゴットの端面から生成すべきウエーハの厚みに相当する深さに位置づけて単結晶SiCインゴットにレーザー光線を照射しウエーハを剥離する剥離層を形成する剥離層形成工程と、
剥離層が形成された単結晶SiCインゴットの端面に接着剤を介してハードプレートを配設するハードプレート配設工程と、
該ハードプレート配設工程において配設したハードプレートと共に単結晶SiCインゴットの剥離層からウエーハを剥離する剥離工程と、
単結晶SiCインゴットから剥離したウエーハの剥離面を研削加工によって平坦化する剥離面平坦化工程と、
平坦化された剥離面にデバイスを形成するデバイス形成工程と、
から少なくとも構成され、
該ハードプレート配設工程において配設したハードプレートをウエーハに装着した状態で該剥離面平坦化工程および該デバイス形成工程を実施するウエーハ生成方法。 - 単結晶SiCインゴットは、第一の面と、該第一の面と反対側の第二の面と、該第一の面から該第二の面に至り該第一の面の垂線に対して傾いているc軸と、該c軸に直交するc面とを有し、該c面と該第一の面とでオフ角が形成されており、
該剥離層形成工程において、
単結晶SiCに対して透過性を有する波長のレーザー光線の集光点を該第一の面からウエーハの厚みに相当する深さに位置づけると共に該オフ角が形成される方向と直交する方向に単結晶SiCインゴットと該集光点とを相対的に移動してSiCがSiとCとに分離し次に照射されるレーザー光線が前に形成されたCに吸収されて連鎖的にSiCがSiとCとに分離して形成される直線状の改質層およびクラックを形成し、該オフ角が形成される方向に単結晶SiCインゴットと該集光点とを相対的に移動して所定量インデックスして剥離層を形成する請求項1記載のウエーハ生成方法。
