- 웨이퍼에 형성한 포토레지스트층 상에 레지스트 보호막 재료에 의한 보호막을 형성하고, 노광을 행한 후, 현상을 행하는 리소그래피에 의한 패턴 형성 방법에 있어서 이용하는 레지스트 보호막 재료로서, 하기 일반식 (1)로 나타내어지는 히드록시스티렌과 아세나프틸렌의 공중합체를 베이스 수지로 하는 것을 특징으로 하는 레지스트 보호막 재료.

- 제1항에 있어서, 1-부틸알코올, 2-부틸알코올, 이소부틸알코올, tert-부틸알코올, 1-펜탄올, 2-펜탄올, 3-펜탄올, tert-아밀알코올, 네오펜틸알코올, 2-메틸-1-부탄올, 3-메틸-1-부탄올, 3-메틸-3-펜탄올, 시클로펜탄올, 1-헥산올, 2-헥산올, 3-헥산올, 2,3-디메틸-2-부탄올, 3,3-디메틸-1-부탄올, 3,3-디메틸-2-부탄올, 2-에틸-1-부탄올, 2-메틸-1-펜탄올, 2-메틸-2-펜탄올, 2-메틸-3-펜탄올, 3-메틸-1-펜탄올, 3-메틸-2-펜탄올, 3-메틸-3-펜탄올, 4-메틸-1-펜탄올, 4-메틸-2-펜탄올, 4-메틸-3-펜탄올, 시클로펜탄올, 시클로헥산올에서 선택되는 알코올계 용매와, 디이소프로필에테르, 디이소부틸에테르, 디이소펜틸에테르, 디-n-펜틸에테르, 메틸시클로펜틸에테르, 메틸시클로헥실에테르, 디-n-부틸에테르, 디-sec-부틸에테르, 디이소펜틸에테르, 디-sec-펜틸에테르, 디-tert-아밀에테르, 디-n-헥실에테르에서 선택되는 에테르계 용매 또는 톨루엔, 크실렌, 메시틸렌, 에틸벤젠, 프로필벤젠, 부틸벤젠, tert-부틸벤젠, 아니솔에서 선택되는 방향족계 용매에서 선택되는 1종 이상의 용매를 혼합한 유기 용매를 더 함유하는 레지스트 보호막 재료.
- 웨이퍼에 형성한 포토레지스트층 상에 레지스트 보호막 재료에 의한 보호막을 형성하고, 노광을 행한 후, 현상을 행하는 리소그래피에 의한 패턴 형성 방법에 있어서, 상기 레지스트 보호막 재료로서 제1항 내지 제3항 중 어느 한 항에 기재된 레지스트 보호막 재료를 이용하는 것을 특징으로 하는 패턴 형성 방법.
- 웨이퍼에 형성한 포토레지스트층 상에 레지스트 보호막 재료에 의한 보호막을 형성하고, 진공 중에서 노광을 행하는 패턴 형성 방법에 있어서, 상기 레지스트 보호막 재료로서 제1항 내지 제3항 중 어느 한 항에 기재된 레지스트 보호막 재료를 이용하는 것을 특징으로 하는 패턴 형성 방법.
- 제5항에 있어서, 노광에 있어서의 파장이 3∼15 ㎚의 범위, 또는 노광에 전자선을 이용하는 것을 특징으로 하는 패턴 형성 방법.
- 제4항에 있어서, 노광 후에 행하는 현상 공정에 있어서, 알칼리 현상액에 의해 포토레지스트층의 현상과 레지스트 보호막 재료의 보호막의 박리를 동시에 행하는 패턴 형성 방법.
- 제5항에 있어서, 노광 후에 행하는 현상 공정에 있어서, 알칼리 현상액에 의해 포토레지스트층의 현상과 레지스트 보호막 재료의 보호막의 박리를 동시에 행하는 패턴 형성 방법.
- 하기 일반식 (2)로 나타내어지는, 카르복실기의 수소 원자가 산불안정기로 치환되어 있는 반복 단위 a1 및 페놀기의 수산기의 수소 원자가 산불안정기로 치환되어 있는 반복 단위 a2에서 선택되는 하나 이상의 반복 단위와, 하기 일반식 (3)으로 나타내어지는 술포늄염의 반복 단위 b1, b2에서 선택되는 하나 이상의 반복 단위를 공중합한 중량 평균 분자량이 1,000∼500,000의 범위인 고분자 화합물을 베이스 수지로 하고 있는 포토레지스트층 상에 제1항에 기재된 레지스트 보호막 재료에 의한 보호막을 형성하고, 진공 중에서 노광을 행하는 패턴 형성 방법.
(일반식 (2) 중, R1, R3은 각각 독립적으로 수소 원자 또는 메틸기를 나타내고, R2, R4는 산불안정기를 나타낸다. X1은 단결합, 에스테르기, 락톤환, 페닐렌기 또는 나프틸렌기 중 어느 1종 또는 2종 이상을 갖는 탄소수 1∼12의 연결기, 페닐렌기, 또는 나프틸렌기이다. X2는 단결합, 또는 에스테르기 혹은 아미드기이다. 일반식 (3) 중, R5, R9는 수소 원자 또는 메틸기, R6, R7, R8, R10, R11, R12는 동일 또는 다른 종류의 탄소수 1∼12의 직쇄형, 분기형 또는 환형의 알킬기이며, 카르보닐기, 에스테르기 또는 에테르기를 포함하고 있어도 좋고, 또는 탄소수 6∼12의 아릴기, 탄소수 7∼20의 아랄킬기 또는 티오페닐기를 나타낸다. A1은 단결합, -A0-C(=O)-O- 또는 -A0-O-C(=O)- 이고, A0은 탄소수 1∼12의 직쇄형, 분기형 또는 환형의 알킬렌기이며, 카르보닐기, 에스테르기 또는 에테르기를 포함하고 있어도 좋다. A2는 수소 원자 또는 CF3기이다. Z1은 단결합, 메틸렌기, 에틸렌기, 페닐렌기, 불소화된 페닐렌기, -O-R13-, 또는 -C(=O)-Z2-R13-이다. Z2는 산소 원자 또는 NH, R13은 탄소수 1∼6의 직쇄형, 분기형 또는 환형의 알킬렌기, 페닐렌기, 불소화된 페닐렌기, 트리플루오로메틸기로 치환된 페닐렌기, 또는 알케닐렌기이며, 카르보닐기, 에스테르기, 에테르기 또는 히드록시기를 포함하고 있어도 좋다. 0≤a1≤0.9, 0≤a2≤0.9, 0<a1+a2≤0.9, 0≤b1≤0.3, 0≤b2≤0.3, 0<b1+b2≤0.3의 범위이다.)
