Claims (8)
- 하기 식 (1)을 갖는 술포늄염 및 유기 용제를 포함하고, 베이스 폴리머는 포함하지 않는 분자 레지스트 조성물:
식 중, Ar1, Ar2 및 Ar3은 각각 독립적으로 C6-C20 아릴기이고, 이의 방향환 상의 수소 원자의 일부 또는 전부는 할로겐으로, 또는 헤테로 원자를 함유하고 있어도 좋은 C1-C20 히드로카르빌기로 치환되어 있어도 좋으며, Ar1, Ar2 및 Ar3 중 적어도 하나는 하기 식 (1a), (1b) 또는 (1c)를 갖는 기로 치환되어 있고, Ar1, Ar2 및 Ar3 중 임의의 2개는 함께 결합하여, 이들이 결합하는 황 원자와 고리를 형성해도 좋으며,
식 중, Ra1, Ra2 및 Ra3은 각각 독립적으로 수소 또는 C1-C10 히드로카르빌기이고; Rb1, Rb2 및 Rb3은 각각 독립적으로 C1-C10 히드로카르빌기이며, Rb1과 Rb2는 함께 결합하여, 이들이 결합하는 탄소 원자와 고리를 형성해도 좋고; Rc1 및 Rc2는 각각 독립적으로 수소 또는 C1-C10 히드로카르빌기이며, Rc3, Rc4 및 Rc5는 각각 독립적으로 C1-C10 히드로카르빌기이고, Rc3과 Rc4는 함께 결합하여, 이들이 결합하는 탄소 원자와 고리를 형성해도 좋으며; 파선은 원자가 결합을 나타내고,
X-는 할라이드 이온, BF4 -, PF6 -, SbF6 - 및 하기 식 (ex1) 내지 (ex4)를 갖는 음이온을 제외한 음이온이며,
식 중, Rex1은 할로겐, 또는 헤테로 원자를 함유하고 있어도 좋은 C1-C40 히드로카르빌기이고; Rex2, Rex3, Rex4, Rex5 및 Rex6은 각각 독립적으로 불소, 또는 헤테로 원자를 함유하고 있어도 좋은 C1-C40 히드로카르빌기이며, Rex2와 Rex3은 함께 결합하여, 이들이 결합하는 탄소 원자 및 개재 원자와 고리를 형성해도 좋고, Rex4와 Rex5는 함께 결합하여, 이들이 결합하는 탄소 원자 및 개재 원자와 고리를 형성해도 좋으며; Rex7은 할로겐, 히드록시, 또는 헤테로 원자를 함유하고 있어도 좋은 C1-C40 히드로카르빌기이고; Rex8 및 Rex9는 각각 독립적으로 불소 또는 트리플루오로메틸이다. - 제1항에 있어서, Ar1, Ar2 및 Ar3은 각각 하기 식 (2), (3) 및 (4)를 갖는 기인 분자 레지스트 조성물:
식 중, R1 내지 R21은 각각 독립적으로 수소, 히드록시, 시아노, 할로겐, 헤테로 원자를 함유하고 있어도 좋은 C1-C20 히드로카르빌기, 또는 식 (1a) 내지 (1c) 중 어느 하나를 갖는 기이고, R1 내지 R21 중 적어도 하나는 식 (1a) 내지 (1c) 중 어느 하나를 갖는 기이며, p, q 및 r은 각각 독립적으로 0 또는 1이고, 파선은 원자가 결합을 나타낸다. - 제1항에 있어서, X-는 니트레이트 이온, 하이드로겐설페이트 이온, 하이드로겐카보네이트 이온, 테트라페닐보레이트 이온, 또는 하기 식 (5)∼(8) 중 어느 하나를 갖는 음이온인 분자 레지스트 조성물:
식 중, R31은 카르복시기에 대한 α-탄소 상의 수소가 불소 또는 트리플루오로메틸로 치환된 히드로카르빌기를 제외한, 헤테로 원자를 함유하고 있어도 좋은 C1-C40 히드로카르빌기이고,
R41 및 R42는 각각 독립적으로, 술포닐기에 대한 α-탄소 상의 수소가 불소 또는 트리플루오로메틸로 치환된 히드로카르빌기를 제외한, 헤테로 원자를 함유하고 있어도 좋은 C1-C40 히드로카르빌기이며, R41과 R42는 함께 결합하여, 이들이 결합하는 황 원자 및 개재 원자와 고리를 형성해도 좋고,
R51, R52 및 R53은 각각 독립적으로, 술포닐기에 대한 α-탄소 상의 수소가 불소 또는 트리플루오로메틸로 치환된 히드로카르빌기를 제외한, 헤테로 원자를 함유하고 있어도 좋은 C1-C40 히드로카르빌기이며, R51과 R52는 함께 결합하여, 이들이 결합하는 황 원자 및 개재 원자와 고리를 형성해도 좋고,
R61은 불소이거나, 또는 히드록시기, 에테르 결합 또는 에스테르 결합을 함유하고 있어도 좋은 C1-C10 불소화 히드로카르빌기이며, R62는 수소이거나, 또는 히드록시기, 에테르 결합 또는 에스테르 결합을 함유하고 있어도 좋은 C1-C20 히드로카르빌기이고, R61과 R62는 함께 결합하여, 이들이 결합하는 원자와 고리를 형성해도 좋다. - 제1항에 있어서, 라디칼 포착제를 더 포함하는 분자 레지스트 조성물.
- 제1항에 있어서, 계면활성제를 더 포함하는 분자 레지스트 조성물.
- 제1항의 분자 레지스트 조성물을 기판 상에 적용하여 기판 상에 레지스트 막을 형성하는 단계, 상기 레지스트 막을 고에너지선으로 노광하는 단계, 및 상기 노광한 레지스트 막을 현상액에서 현상하는 단계를 포함하는 패턴 형성 방법.
- 제6항에 있어서, 고에너지선이 EB 또는 EUV인 패턴 형성 방법.
- 하기 식들로 이루어진 군에서 선택된 술포늄염 및 유기 용제를 포함하고, 베이스 폴리머는 포함하지 않는 분자 레지스트 조성물:
