Description
1.下記式(a)で表される繰り返し単位を含むポリマーを含むベース樹脂を含むレジスト材料。
2.mが、2〜4の整数である1のレジスト材料。
3.前記ポリマーが、更に、酸によって極性が変化する基を含む繰り返し単位を含む1又は2のレジスト材料。
4.酸による極性変化が、脱離反応によるものである2又は3のレジスト材料。
5.酸によって極性が変化する基を含む繰り返し単位が、下記式(b1)又は(b2)で表されるものである3又は4のレジスト材料。
6.前記ポリマーが、更に、ヒドロキシ基、カルボキシ基、ラクトン環、カーボネート基、チオカーボネート基、カルボニル基、環状アセタール基、エーテル基、エステル基、スルホン酸エステル基、シアノ基、アミド基、及び−O−C(=O)−G−(Gは、−S−又は−NH−である。)から選ばれる密着性基を含む繰り返し単位を含む1〜5のいずれかのレジスト材料。
7.前記ポリマーが、更に、下記式(d1)〜(d3)から選ばれる繰り返し単位を少なくとも1つ含む1〜6のいずれかのレジスト材料。
8.更に、有機溶剤を含む1〜7のいずれかのレジスト材料。
9.更に、酸発生剤を含む1〜8のいずれかのレジスト材料。

[ベース樹脂]
本発明のレジスト材料は、下記式(a)で表される繰り返し単位(以下、繰り返し単位aともいう。)を含む繰り返し単位を含むポリマー(以下、ポリマーAともいう。)をベース樹脂として含む。
本発明のレジスト材料は、化学増幅レジスト材料として機能させるために酸発生剤を含んでもよい。前記酸発生剤としては、例えば、活性光線又は放射線に感応して酸を発生する化合物(光酸発生剤)が挙げられる。
本発明のレジスト材料は、有機溶剤を含んでもよい。前記有機溶剤としては、特開2008−111103号公報の段落[0144]〜[0145]に記載の、シクロヘキサノン、メチルn−ペンチルケトン等のケトン類;3−メトキシブタノール、3−メチル−3−メトキシブタノール、1−メトキシ−2−プロパノール、1−エトキシ−2−プロパノール等のアルコール類;プロピレングリコールモノメチルエーテル、エチレングリコールモノメチルエーテル、プロピレングリコールモノエチルエーテル、エチレングリコールモノエチルエーテル、プロピレングリコールジメチルエーテル、ジエチレングリコールジメチルエーテル等のエーテル類;プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールモノエチルエーテルアセテート、乳酸エチル、ピルビン酸エチル、酢酸ブチル、3−メトキシプロピオン酸メチル、3−エトキシプロピオン酸エチル、酢酸tert−ブチル、プロピオン酸tert−ブチル、プロピレングリコールモノtert−ブチルエーテルアセテート等のエステル類;γ−ブチロラクトン等のラクトン類等が挙げられる。これらの溶剤は、1種単独で又は2種以上を混合して使用することができる。
本発明のレジスト材料は、更に、クエンチャー、溶解制御剤、界面活性剤、アセチレンアルコール類等を含んでもよい。
本発明のレジスト材料、例えば、ベース樹脂、酸発生剤、有機溶剤及び塩基性化合物を含む化学増幅レジスト材料を種々の集積回路製造に用いる場合は、公知のリソグラフィー技術を適用することができる。
[合成例1−1]モノマー1の合成
2−ブロモレゾルシノール18.4g及び4−(ジメチルアミノ)ピリジン0.37gをTHF50gに溶解し、氷冷下、メタクリル酸クロリド9.24gを滴下した。室温にて5時間攪拌後、水を加え反応を停止した。通常の水系後処理の後、シリカゲルカラムクロマトグラフィーにより精製を行い、モノマー1を19g得た。
2−ブロモレゾルシノールのかわりに2,5−ジブロモヒドロキノン26gを用いた以外は、合成例1−1と同様の方法で、モノマー2を29.9g得た。
2−ブロモレゾルシノールのかわりに2,4,6−トリブロモレゾルシノール33.6gを用いた以外は、合成例1−1と同様の方法で、モノマー3を35.5g得た。
2−ブロモレゾルシノールのかわりにテトラブロモヒドロキノン41.5gを用いた以外は、合成例1−1と同様の方法で、モノマー4を47.3g得た。
2−ブロモレゾルシノールのかわりに4−tert−ブトキシテトラブロモカテコール46.8gを用いた以外は、合成例1−1と同様の方法で、モノマー5を39.2g得た。
以下の合成例で用いたモノマー6〜8及びPAGモノマー1〜2は、以下のとおりである。
2Lのフラスコに、メタクリル酸1−メチルシクロペンチル8.4g、4−ヒドロキシスチレン2.4g、モノマー1 5.9g、及び溶剤としてTHF40gを添加した。この反応容器を、窒素雰囲気下、−70℃まで冷却し、減圧脱気、窒素ブローを3回繰り返した。室温まで昇温後、重合開始剤としてAIBN1.2gを加え、60℃まで昇温後、15時間反応させた。この反応溶液をイソプロピルアルコール1Lに加え、沈殿した白色固体を濾過後、60℃で減圧乾燥し、ポリマー1を白色固体として得た。ポリマー1の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。
2Lのフラスコに、メタクリル酸1−メチルシクロへキシル5.5g、4−(1−メチルシクロペンチルオキシ)スチレン3.1g、メタクリル酸3−オキソ−2,7−ジオキサトリシクロ[4.2.1.04,8]ノナン−9−イル4.4g、モノマー2 6.7g、PAGモノマー1 11.0g、及び溶剤としてTHF40gを添加した。この反応容器を、窒素雰囲気下、−70℃まで冷却し、減圧脱気、窒素ブローを3回繰り返した。室温まで昇温後、重合開始剤としてAIBN1.2gを加え、60℃まで昇温後、15時間反応させた。この反応溶液をイソプロピルアルコール1Lに加え、沈殿した白色固体を濾過後、60℃で減圧乾燥し、ポリマー2を白色固体として得た。ポリマー2の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。
2Lのフラスコに、メタクリル酸tert−ペンチル7.8g、メタクリル酸3−オキソ−2,7−ジオキサトリシクロ[4.2.1.04,8]ノナン−9−イル4.4g、モノマー3 8.3g、PAGモノマー1 7.4g、及び溶剤としてTHF40gを添加した。この反応容器を、窒素雰囲気下、−70℃まで冷却し、減圧脱気、窒素ブローを3回繰り返した。室温まで昇温後、重合開始剤としてAIBN1.2gを加え、60℃まで昇温後、15時間反応させた。この反応溶液をイソプロピルアルコール1Lに加え、沈殿した白色固体を濾過後、60℃で減圧乾燥し、ポリマー3を白色固体として得た。ポリマー3の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。

2Lのフラスコに、モノマー5 27.5g、メタクリル酸3−オキソ−2,7−ジオキサトリシクロ[4.2.1.04,8]ノナン−9−イル2.2g、メタクリル酸4−ヒドロキシフェニル3.6g、モノマー8 3.2g、PAGモノマー1 7.4g、及び溶剤としてTHF40gを添加した。この反応容器を、窒素雰囲気下、−70℃まで冷却し、減圧脱気、窒素ブローを3回繰り返した。室温まで昇温後、重合開始剤としてAIBN1.2gを加え、60℃まで昇温後、15時間反応させた。この反応溶液をイソプロピルアルコール1Lに加え、沈殿した白色固体を濾過後、60℃で減圧乾燥し、ポリマー5を白色固体として得た。ポリマー5の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。

2Lのフラスコに、4−tert−アミロキシ−3−フルオロスチレンを10.4g、メタクリル酸3−オキソ−2,7−ジオキサトリシクロ[4.2.1.04,8]ノナン−9−イル3.3g、モノマー2 6.7g、PAGモノマー1 11.0g、及び溶剤としてTHF40gを添加した。この反応容器を、窒素雰囲気下、−70℃まで冷却し、減圧脱気、窒素ブローを3回繰り返した。室温まで昇温後、重合開始剤としてAIBN1.2gを加え、60℃まで昇温後、15時間反応させた。この反応溶液をイソプロピルアルコール1Lに加え、沈殿した白色固体を濾過後、60℃で減圧乾燥し、ポリマー7を白色固体として得た。ポリマー7の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。
2Lのフラスコに、モノマー6 5.0g、α−メチレン−γ−ブチロラクトン3.0g、モノマー3 12.4g、PAGモノマー2 7.6g、及び溶剤としてTHF40gを添加した。この反応容器を、窒素雰囲気下、−70℃まで冷却し、減圧脱気、窒素ブローを3回繰り返した。室温まで昇温後、重合開始剤としてAIBN1.2gを加え、60℃まで昇温後、15時間反応させた。この反応溶液をイソプロピルアルコール1Lに加え、沈殿した白色固体を濾過後、60℃で減圧乾燥し、ポリマー8を白色固体として得た。ポリマー8の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。
モノマー1を用いなかった以外は、合成例2−1と同様の方法で比較ポリマー1を合成した。比較ポリマー1の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。
モノマー3のかわりにメタクリル酸4−ヒドロキシフェニルを用いた以外は、合成例2−3と同様の方法で比較ポリマー2を合成した。比較ポリマー2の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。
モノマー3のかわりにメタクリル酸4−ヒドロキシフェニルを用いた以外は、合成例2−7と同様の方法で比較ポリマー3を合成した。比較ポリマー3の組成は13C−NMR及び1H−NMRにより、Mw及びMw/MnはGPCにより確認した。
界面活性剤としてスリーエム社製FC-4430を100ppm溶解させた溶剤に、表1に示される組成で各成分を溶解させた溶液を、0.2μmサイズのフィルターで濾過してレジスト材料を調製した。実施例1〜10及び比較例1〜2のレジスト材料はポジ型、実施例11及び比較例3のレジスト材料はネガ型である。

[実施例1〜11、比較例1〜3]
表1に示す各レジスト材料を、信越化学工業(株)製ケイ素含有スピンオンハードマスクSHB-A940(ケイ素の含有量が43質量%)を20nm膜厚で形成したSi基板上にスピンコートし、ホットプレートを用いて105℃で60秒間プリベークして膜厚60nmのレジスト膜を作製した。これに、ASML社製EUVスキャナーNXE3300(NA0.33、σ0.9/0.6、クアドルポール照明、ウエハー上寸法がピッチ46nm、+20%バイアスのホールパターンのマスク)を用いて露光し、ホットプレート上で表1記載の温度で60秒間PEBを行い、2.38質量%TMAH水溶液で30秒間現像を行って、実施例1〜10及び比較例1〜2では寸法23nmのホールパターンを、実施例11及び比較例3では寸法23nmのドットパターンを得た。
(株)日立ハイテクノロジーズ製の測長SEM(CG5000)を用いて、ホール又はドット寸法が23nmで形成されるときの露光量を測定してこれを感度とし、また、このときのホール又はドット50個の寸法を測定し、寸法バラツキ(CDU、3σ)を求めた。結果を表1に併記する。

- 下記式(a)で表される繰り返し単位、酸によって極性が変化する基を含む繰り返し単位及び下記式(d1)〜(d3)から選ばれる繰り返し単位を少なくとも1つ含むポリマーを含むベース樹脂を含むレジスト材料。
- 更に、酸発生剤を含む請求項2記載のレジスト材料。
- 酸による極性変化が、脱離反応によるものである請求項1〜3のいずれか1項記載のレジスト材料。
- 酸によって極性が変化する基を含む繰り返し単位が、下記式(b1)又は(b2)で表されるものである請求項1〜4のいずれか1項記載のレジスト材料。
- 酸によって極性が変化する基を含む繰り返し単位が、酸による脱水反応によって親水性から疎水性に変化する繰り返し単位である請求項1〜4のいずれか1項記載のレジスト材料。
