Claims (8)
- Pb의 함유량이 1ppm 이상 1000ppm 미만이고, U의 함유량이 5ppb 이하이고, Th의 함유량이 5ppb 이하이고, 순도가 99.9% 이상 99.995% 이하이고, α선량이 0.0020cph/㎠ 이하이고, 진구도가 0.95 이상이고, 직경이 1∼1000㎛인 것을 특징으로 하는, Cu 볼.

α선량이 0.0010cph/㎠ 이하인, Cu 볼. - 삭제
- 제1항에 기재된 Cu 볼과, 상기 Cu 볼을 피복하는 땜납 도금을 구비하는 것을 특징으로 하는, Cu 핵 볼.
