Claims (18)
- 원자층 증착법을 이용한 지르코늄산화막 형성방법에 있어서,소정의 하부층이 형성된 웨이퍼를 반응기 내에 로딩하는 제1 단계;상기 반응기 내에 지르코늄(Zr) 소오스로서 Zr(OC(CH3)3)4가스를 공급하는 제2 단계;상기 Zr(OC(CH3)3)4가스를 퍼지하는 제3 단계;상기 반응기 내에 산소(O) 소오스를 공급하는 제4 단계; 및상기 산소 소오스를 퍼지하는 제5 단계를 포함하여 이루어진 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제1항에 있어서,상기 제2 내지 제5 단계를 다수 번 반복하여 예정된 두께의 지르코늄산화막을 얻는 제6 단계를 더 포함하여 이루어진 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제2항에 있어서,상기 지르코늄산화막에 대해 산소 플라즈마 처리를 실시하는 제7 단계를 더 포함하여 이루어진 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제1항에 있어서,상기 제2 단계에서,상기 반응기 내에 NH3가스 또는 H2+N2가스를 더 공급하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제1항 또는 제4항에 있어서,상기 제4 단계에서,상기 반응기 내에 NH3가스 또는 H2+N2가스를 더 공급하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제4항에 있어서,상기 제2 단계에서,상기 NH3가스 또는 H2+N2가스는 상기 Zr(OC(CH3)3)4가스와는 별도의 공급 라인을 통해서 공급하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제5항에 있어서,상기 제4 단계에서,상기 NH3가스 또는 H2+N2가스는 상기 산소 소오스와 동일한 공급 라인을 통해서 공급하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제1항 내지 제4항 중 어느 한 항에 있어서,상기 산소 소오스는,H2O 증기, O2가스, N2O 가스, O3가스 중 적어도 어느 하나를 포함하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제1항 내지 제4항 중 어느 한 항에 있어서,상기 제3 단계 및 제5 단계에서,N2퍼지 또는 고진공 퍼지를 실시하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제1항 내지 제4항 중 어느 한 항에 있어서,상기 제2 단계에서,상기 웨이퍼의 온도는 250∼450℃인 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제1항 내지 제4항 중 어느 한 항에 있어서,상기 제2 내지 제5 단계에서,상기 반응기의 압력은 100mtorr∼3Torr인 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제1항 내지 제4항 중 어느 한 항에 있어서,상기 제2 단계 및 상기 제4 단계에서,상기 Zr(OC(CH3)3)4가스와 산소(O) 소오스는 각각 0.1∼5초 동안 공급하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제9항에 있어서,상기 제3 단계 및 상기 제5 단계에서,각각 0.1∼5초 동안 퍼지를 실시하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제4항에 있어서,상기 제7 단계에서,상기 NH3가스 또는 H2+N2가스의 유량이 20∼1000sccm인 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제3항에 있어서,상기 산소 플라즈마 처리는,UV-O3, N2O, O2, O3가스 중 적어도 어느 하나를 플라즈마 소오스로 사용하여실시하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 원자층 증착법을 이용한 지르코늄산화막 형성방법에 있어서,소정의 하부층이 형성된 웨이퍼를 반응기 내에 로딩하는 제1 단계;상기 반응기 내에 Zr(OC(CH3)3)4가스를 공급하는 제2 단계;상기 Zr(OC(CH3)3)4가스를 퍼지하는 제3 단계;상기 반응기 내에 NH3가스 또는 H2+N2가스를 공급하는 제4 단계;상기 NH3가스 또는 H2+N2가스를 퍼지하는 제5 단계; 및상기 제2 내지 제5 단계를 다수 번 반복하여 예정된 두께의 지르코늄산화막을 얻는 제6 단계를 포함하여 이루어진 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제16항에 있어서,상기 제2 단계에서,상기 반응기 내에 NH3가스 또는 H2+N2가스를 더 공급하는 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
- 제16항 또는 제17항에 있어서,UV-O3, N2O, O2, O3가스 중 적어도 어느 하나를 플라즈마 소오스로 사용하여 상기 지르코늄산화막에 대해 산소 플라즈마 처리를 실시하는 제7 단계를 더 포함하여 이루어진 것을 특징으로 하는 원자층 증착법을 이용한 지르코늄산화막 형성방법.
