Description
そこで、本発明は、ダイボンド材として用いられ、高い熱伝導性と安定した導電性を有する熱伝導性導電性接着剤組成物を提供することを目的とする。
すなわち、本発明は、
(A)導電性フィラー
(B)エポキシ樹脂
(C)硬化剤
を含む熱伝導性導電性接着剤組成物であって、
(A)導電性フィラーは、サブミクロンの銀微粉であり、かつ、該銀微粉の配合量は、前記熱伝導性導電性接着剤組成物の全体量に対して75〜94質量%であり、
(B)エポキシ樹脂の配合量は、前記熱伝導性導電性接着剤組成物の全体量に対して5〜20質量%であり、
(C)硬化剤は、下記の一般式(I)、(II)又は(III)で表される化合物であり、かつ、該化合物の配合量は、(B)エポキシ樹脂のエポキシ基1mol当量に対して活性水素当量として0.4〜2.4mol当量であり、
熱硬化時の(A)導電性フィラーの焼結開始前に、前記熱伝導性導電性接着剤組成物が未硬化又は半硬化の状態であることを特徴とする熱伝導性導電性接着剤組成物である。
以下、(A)導電性フィラー、(B)エポキシ樹脂、(C)硬化剤の各成分について詳細に説明する。
ここで、熱硬化時の(A)導電性フィラーの焼結開始前とは、接着剤組成物を熱硬化させる際に加熱を始めた後、(A)導電性フィラーが焼結し、平均粒子径が成長する前の状態を意味する。また、接着剤組成物が未硬化の状態とは、該接着剤組成物が溶解可能な溶剤(テトラヒドロフラン)に、実質的に全部が溶解する状態にあることをいう。また、接着剤組成物が半硬化の状態とは、該接着剤組成物の硬化が中間段階にあり、さらに硬化を進めることが可能な状態にあることをいう。半硬化の状態では、接着剤組成物が溶解可能な溶剤(テトラヒドロフラン)に一部が溶解する状態にある。
導電性フィラーの平均粒子径成長率(%)={(b―a)/a}×100
硬化率(%)=(Wt/W0)×100
A.接着剤組成物の作製
表1に記載された各材料を三本ロールにて混練し、表1に示す組成の接着剤組成物を作製した(各材料の数値は接着剤組成物の総質量に対する質量%を表す。)。使用した材料は下記のとおりである。
[導電性フィラー]
・フレーク状銀粉(コーティング剤ステアリン酸で表面処理したもの。平均粒子径:500nm、田中貴金属工業社製)
[エポキシ樹脂]
・ビスフェノールA型エポキシ樹脂(「jER828EL」、ジャパンエポキシレジン社製、商品名、室温で液状、エポキシグラム当量=185g/eq、粘度=120〜150Pa・s(25℃))
・ビスフェノールF型エポキシ樹脂(「jER806」、ジャパンエポキシレジン社製、商品名、室温で液状、エポキシグラム当量=170g/eq、粘度=30〜45Pa・s(25℃))
[硬化剤]
・4,4’―ジアミノジフェニルスルホン(分子量248.3、東京化成工業社製)
・4,4’―ジアミノジフェニルエーテル(分子量200.2、東京化成工業社製)
・4,4’―ジアミノジフェニルメタン(分子量198.3、東京化成工業社製)
・3,3’―ジアミノジフェニルスルホン(分子量248.3、東京化成工業社製)
・4,4’−ジアミノ-3,3’−ジメチルジフェニルメタン(分子量226.3、東京化成工業社製)
・4,4’−ジアミノ-3,3’,5,5’−テトラエチルジフェニルメタン(分子量310.5、東京化成工業社製)
[添加剤]
・レゾール型フェノール樹脂(「MEH−8010H」、明和化成社製、商品名、フェノールグラム当量130g/eq)
・2−フェニルー4−メチルー5−ヒドロキシメチルイミダゾール(「キュアゾール 2P4MHZ」、四国化成工業社製)
1.導電性フィラーの焼結開始前の接着剤組成物の状態
熱硬化時の導電性フィラーの焼結開始前の接着剤組成物の状態について、(A)導電性フィラーの焼結開始前の前記接着剤組成物の硬化状態を観察した。結果を表1に示す。
2.導電性フィラー平均粒子径成長率30%に達した時の接着剤組成物の硬化率
導電性フィラー平均粒子径成長率30%に達した時の前記接着剤組成物の硬化率について以下の方法で測定した。
すなわち、導電性フィラー平均粒子径成長率が30%に達した時点での前記接着剤組成物の一部を取り出し(その溶剤抽出前の状態での導電性フィラーを除いた重量(W0)を予め計測しておく)、テトラヒドロフランにより溶解抽出し、乾燥後溶解せずに残ったものの導電性フィラーを除いた重量(Wt)を計量し、以下の式で算出した。結果を表1に示す。
硬化率(%)=(Wt/W0)×100
また、導電性フィラーの平均粒子径成長率は、加熱前の導電性フィラーの平均粒子径をa、加熱により熱硬化中の前記接着剤組成物中の導電性フィラーの平均粒子径をbとしたとき、以下の式で算出した。
導電性フィラーの平均粒子径成長率(%)={(b―a)/a}×100
3.熱伝導率の測定
前記接着剤組成物の熱伝導特性を評価するため、該接着剤組成物の熱伝導率を測定した。熱伝導率λ(W/m・K)は、レーザーフラッシュ法熱定数測定装置 (TC−7000、ULVAC−RIKO社製)を用いてASTM−E1461に準拠して熱拡散aを測定し、ピクノメーター法により室温での比重dを算出し、示差走査熱量測定装置 (DSC7020、セイコー電子工業社製)を用いてJIS−K7123に準拠して室温での比熱Cpを測定して以下の式により算出した。結果を表1に示す。

4.電気伝導率の測定
前記接着剤組成物の電気特性を評価するため、該接着剤組成物の電気伝導率を測定した。電気伝導率K(S/cm)は、直流電圧・発生源モニタ(R6243、ADVANTEST社製)を用いて、直流4端子法により出現抵抗Rを測定し、測定サンプルの幅W、厚みT及び長さLから、以下の式により算出した。結果を表1に示す。

- (A)導電性フィラー
(B)エポキシ樹脂
(C)硬化剤
を含む熱伝導性導電性接着剤組成物であって、
(A)導電性フィラーは、サブミクロンの銀微粉であり、かつ、該銀微粉の配合量は、前記熱伝導性導電性接着剤組成物の全体量に対して75〜94質量%であり、
(B)エポキシ樹脂の配合量は、前記熱伝導性導電性接着剤組成物の全体量に対して5〜20質量%であり、
(C)硬化剤は、下記の一般式(I)、(II)又は(III)で表される化合物であり、かつ、該化合物の配合量は、(B)エポキシ樹脂のエポキシ基1mol当量に対して活性水素当量として0.4〜2.4mol当量であり、
熱硬化時の(A)導電性フィラーの焼結開始後に、該導電性フィラーの平均粒子径成長率が30%に達した時の熱伝導性導電性接着剤組成物の硬化率が50%以下であることを特徴とする熱伝導性導電性接着剤組成物。
- (A)導電性フィラーに用いるサブミクロンの銀微粉の平均粒子径が300〜900nmである請求項1に記載の熱伝導性導電性接着剤組成物。
- (A)導電性フィラーに用いるサブミクロンの銀微粉は、その表面がコーティング剤で被覆されており、該コーティング剤にはカルボン酸が含まれる請求項1又は2に記載の熱伝導性導電性接着剤組成物。
- (A)導電性フィラーに用いるサブミクロンの銀微粉は、その表面がコーティング剤で被覆されており、該コーティング剤には高級脂肪酸が含まれる請求項1〜3のいずれか1項に記載の熱伝導性導電性接着剤組成物。
- (C)硬化剤は、一般式(I)、(II)又は(III)で表される化合物であり、かつ式中、XはーSO2−である請求項1〜4のいずれか1項に記載の熱伝導性導電性接着剤組成物。
