제1도 내지 제3도는 이 발명에 따른 칩 수명테스트 장치의 사시도 및 단면도.

Claims (6)

  1. 반도체칩이 놓여지는 흠을 형성한 트레이와, 상기 트레이에 놓여진 칩의 전극들과 접촉되어 전기적으로 연결되는 프로우브와, 상기 프로우브의 일측과 연결되어 칩의 전기적 수명테스트를 하기위한 회로패턴이 형성된 기판과, 상기 기판을 고정시키도록된 클램프로 이루어진 반도체장치의 칩수명테스트 장치.
  2. 제1항에 있어서, 상기 프로우브는, 범프를 형성하지 않는 칩의 테스트에 적합하도록 끝단이 구부러지고, 이 구부러진 끝단 저면에 팁이 형성되는 반도체 장치의 칩 수명테스트 장치.
  3. 제1항에 있어서, 상기 프로우브는, 범프가 형성된 칩의 테스트에 적합하도록 평탄하게 형성되고, 끝단저면에 팁이 형성되는 반도체 장치의 칩 수명테스트 장치.
  4. 제1항에 있어서, 상기 칩의 모서리부에 여러형태의 표시부가 형성되고, 상기 표시부에 대응된 또다른 표시부가 기판의 소정부위에 형성되는 반도체 장치의 칩수명테스트 장치.
  5. 제1항에 있어서, 상기 프로우브 상측에 형성된 투시창을 더 포함하여되는 반도체 장치의 칩 수명테스트 장치.
  6. 제5항에 있어서, 상기 칩의 모서리부에 여러 형태의 표시부가 형성되고, 상기 표시부에 대응된 또다른 표시부가 투시창의 소정부위에 형성되는 반도체 장치의 칩 수명테스트장치.
