도 2는 본 발명의 실시양태에 있어서 호적하게 사용되는 기판의 표면 상에 형성된 요철부의 일 양태를 나타내는 모식도이다.

Claims (22)
- 적어도 갈륨을 포함하는 결정성 금속 산화물을 주성분으로서 포함하고, 커런덤 구조를 갖는 결정막으로서, 전위 밀도가 1 × 107cm-2 이하이고, 표면적이 10mm2 이상인 것을 특징으로 하는 결정막.
- 제1항에 있어서,
2층 이상의 가로 방향 결정 성장층을 더 포함하는, 결정막. - 제1항 또는 제2항에 있어서,
도펀트를 더 포함하는, 결정막. - 결정막을 포함하는 반도체 장치로서, 상기 결정막이 제1항 또는 제2항에 기재된 결정막인 것을 특징으로 하는 반도체 장치.
