기재와, 그 기재 상에 설치된 점착제층을 구비하는 다이싱 필름으로서, MD 방향 및 TD 방향의 각각으로 0℃에서 인장 응력을 부하했을 때의 응력-변형 곡선으로부터 구한 MD 방향에서의 저장 탄성률을 E'MD1이라 하고, TD 방향에서의 저장 탄성률을 E'TD1이라 한 경우, E'MD1/E'TD1이 0.75 이상 1.25 이하인 다이싱 필름.

상기 다이싱 필름의 MD 방향 및 TD 방향의 각각으로 0℃에서 인장 응력을 부하했을 때의 응력-변형 곡선으로부터 구한 MD 방향에서의 저장 탄성률을 E'MD1이라 하고, TD 방향에서의 저장 탄성률을 E'TD1이라 한 경우, E'MD1/E'TD1이 0.75 이상 1.25 이하이며,
상기 다이본드 필름은 에폭시 수지, 페놀 수지 및 아크릴 수지를 함유하고,
상기 에폭시 수지와 상기 페놀 수지의 합계 중량을 X라고 하고, 상기 아크릴 수지의 중량을 Y라고 했을 때, X/(X+Y)가 0.3 이상 0.9 미만이며,
상기 다이싱 필름의 상기 저장 탄성률 E'MD1과 상기 저장 탄성률 E'TD1의 차의 절댓값이 1MPa 이상 50MPa 이하인 다이싱·다이본드 필름. - 제1항에 있어서, 상기 저장 탄성률 E'MD1 및 상기 저장 탄성률 E'TD1 중 적어도 한쪽이 10MPa 이상 100MPa 이하인 다이싱·다이본드 필름.
- 제1항 또는 제2항에 있어서, 상기 점착제층과 상기 열경화형 다이본드 필름 사이의 0℃에서의 박리력이, 상기 점착제층과 상기 열경화형 다이본드 필름 사이의 23℃에서의 박리력보다도 높은 다이싱·다이본드 필름.
- 제1항 또는 제2항에 있어서, 상기 점착제층과 상기 열경화형 다이본드 필름 사이의 0℃에서의 박리력이 0.15N/100mm 이상 5N/100mm 이하인 다이싱·다이본드 필름.
- 제1항 또는 제2항에 있어서, 상기 점착제층과 상기 열경화형 다이본드 필름 사이의 23℃에서의 박리력이 0.05N/100mm 이상 2.5N/100mm 이하인 다이싱·다이본드 필름.
- 제1항 또는 제2항에 있어서, 반도체 웨이퍼에 레이저광을 조사하여 개질 영역을 형성한 후, 상기 반도체 웨이퍼를 상기 개질 영역에서 파단함으로써 반도체 소자를 얻는 반도체 소자의 제조 방법에 사용되는 다이싱·다이본드 필름.
- 반도체 웨이퍼의 분할 예정 라인에 레이저광을 조사하여 상기 분할 예정 라인을 따라 개질 영역을 형성하는 공정과,
개질 영역 형성 후의 반도체 웨이퍼를 제1항 또는 제2항에 기재된 다이싱·다이본드 필름에 접합하는 공정과,
-20℃내지 15℃의 조건 하에서, 상기 다이싱·다이본드 필름에 인장 응력을 가함으로써, 상기 반도체 웨이퍼와 상기 다이싱·다이본드 필름의 다이본드 필름을 상기 분할 예정 라인을 따라 파단하여 반도체 소자를 형성하는 공정과,
상기 반도체 소자를 상기 다이본드 필름과 함께 픽업하는 공정과,
픽업한 상기 반도체 소자를, 상기 다이본드 필름을 통하여 피착체에 다이본딩하는 공정
을 포함하는 반도체 장치의 제조 방법. - 삭제
