Claims (10)
- (i) 하나 이상의 공유결합된 이온성 포토액시드(photoacid) 발생제 그룹 및 (ii) 하나 이상의 포토액시드-불안정성(photoacid-labile) 그룹을 포함하는 터폴리머, 테트라폴리머 또는 펜타폴리머인, 제 1 폴리머;를 포함하며,상기 제 1 폴리머가, 시아노아다만틸 그룹 및 알파-부티로락톤 그룹을 둘 다 포함하고,상기 제 1 폴리머가 또한, (1) 제 1 폴리머의 총 중합 단위 100 몰 퍼센트를 기준으로 1 몰 퍼센트 미만의 방향족 그룹; 및 (2) 2-메틸아다만타닐 메타크릴레이트, 2-메틸아다만타닐 아크릴레이트, 하이드록시아다만틸아크릴레이트, 하이드록시아다만틸메타크릴레이트, 무수 말레산, 노보넨, 3,4-디하이드로피란, 임의로 치환된 페닐 또는 임의로 치환된 나프틸의 중합 단위;를 포함하며,상기 이온성 포토액시드 발생제 그룹의 음이온성 부분은 상기 제 1 폴리머에 공유적으로 연결되지만, 상기 이온성 포토액시드 발생제 그룹의 양이온성 부분은 상기 제 1 폴리머에 공유적으로 연결되지 않는,포지티브 포토레지스트(positive photoresist) 조성물.
