Claims (10)
- 상면에 워크가 올려 놓아지는 테이블과,이 테이블의 양측에 기립(起立)하는 한 쌍의 Z축 구동기구와,상기 테이블의 윗쪽에서 상기 한 쌍의 Z축 구동기구 사이에 가로로 걸쳐진 빔과,이 빔의 양 단부(端部)를 상기 한 쌍의 Z축 구동기구에 대하여 회전운동 가능하게 지지하는 한 쌍의 회전운동 지지부를 가지는 것을 특징으로 하는 스테이지장치.
- 청구항 1에 있어서,상기 한 쌍의 회전운동 지지부 중 어느 한 쪽을 상기 빔에 대하여 슬라이드 가능하게 지지하는 슬라이드부(部)를 가지는 것을 특징으로 하는 스테이지장치.
- 청구항 1 또는 청구항 2에 있어서,상기 한 쌍의 Z축 구동기구는, 상기 빔의 하중을 지지하는 실린더와, 이 실린더 내의 압력을 일정하게 유지하는 압력조정수단을 가지는 것을 특징으로 하는 스테이지장치.
- 청구항 1 또는 청구항 2에 있어서,상기 빔과 상기 테이블 상면과의 거리를 검출하는 한 쌍의 검출수단과,이 한 쌍의 검출수단에 의한 검출값이 같아지도록 상기 한 쌍의 Z축 구동기구를 구동시키는 제어수단을 가지는 것을 특징으로 하는 스테이지장치.
- 청구항 1 또는 청구항 2에 있어서,상기 테이블을 수평방향으로 이동시키는 수평방향 구동수단을 가지는 것을 특징으로 하는 스테이지장치.
- 청구항 1 또는 청구항 2에 있어서,상기 한 쌍의 Z축 구동기구는, 모터 구동력을 상기 빔에 전달하는 볼 나사 기구를 가지고, 상기 볼 나사 기구를 통하여 상기 빔을 승강시키는 것을 특징으로 하는 스테이지장치.
- 테이블과,이 테이블의 윗쪽에 가로로 걸쳐진 빔을 가지는 갠트리부를 가지는 갠트리형 스테이지장치에 있어서,상기 빔이 상기 테이블 상면과 평행하게 되도록 상기 빔의 양단(兩端) 높이위치를 조정하는 Z축 조정기구를 상기 갠트리부에 설치한 것을 특징으로 하는 갠트리형 스테이지장치.
- 청구항 7에 있어서,상기 Z축 조정기구는,상기 빔의 양단부(兩端部)를 회전운동 가능하게 지지하는 한 쌍의 회전운동 지지부와,상기 한 쌍의 회전운동 지지부 중 어느 한 쪽을 상기 빔에 대하여 슬라이드 가능하게 지지하는 슬라이드부(部)를 가지는 것을 특징으로 하는 갠트리형 스테이지장치.
- 청구항 7 또는 청구항 8에 있어서,상기 한 쌍의 Z축 구동기구는, 상기 빔의 하중을 지지하는 실린더와, 이 실린더 내의 압력을 일정하게 유지하는 압력조정수단을 가지는 것을 특징으로 하는 갠트리형 스테이지장치.
- 테이블을 수평방향으로 이동시키는 공정과,상기 테이블의 윗쪽에 대향(對向)하도록 설치된 빔과 상기 테이블과의 거리를 계측하고, 계측결과를 기억하는 공정과,상기 계측결과에 근거하여 상기 그 한 쌍의 검출수단에 의한 검출값이 같아지도록 상기 빔이 상기 테이블 상면과 평행하게 되도록 상기 빔의 양단(兩端) 높이위치를 조정하는 공정을 가지는 것을 특징으로 하는 스테이지장치의 제어방법.
