Claims (4)
- 반도체 기판 위에 게이트 절연막, 게이트 전극, 소스 및 드레인 영역으로 이루어진 MOS 트랜지스터를 형성하는 단계,상기 MOS 트랜지스터를 덮는 절연막을 형성하는 단계,상기 절연막에 상기 게이트 전극, 소스 및 드레인 영역과 연결되는 비아를 형성하는 단계,상기 절연막 위에 상기 비아와 연결되는 금속 배선을 형성하는 단계,상기 절연막 및 금속 배선을 덮는 FSG를 형성하는 단계상기 FSG가 형성된 반도체 기판을 과산화 수소수 처리하는 단계,상기 과산화 수소 처리한 반도체 기판을 오존수 처리하는 단계를 포함하는 반도체 소자의 제조 방법.
- 제1항에서,상기 과산화 수소수 처리 및 오존수 처리는 25 내지 150℃의 온도 범위에서 진행하는 반도체 소자의 제조 방법.
- 제1항에서,상기 오존수 처리를 진행한 FSG 위에는 SiO2 또는 SiOF가 형성되는 반도체 소자의 제조 방법.
- 제1항에서,상기 FSG는 PECVD법 또는 HDP법을 사용하여 형성하는 반도체 소자의 제조 방법.
