Abstract
Description
Claims (11)
- 일함수가 4,5 eV 이하의 물질을 사용하는 제 1 박막층;일함수가 4.5 eV 이상인 물질을 사용하는 제 2 박막층; 및상기 제 1 박막층과 상기 제 2 박막층 사이에 배치되는 반도체 박막층으로 구성되는 다이오드를 사용하는 것을 특징으로 하는 TRS 소자.
- 제 1항에 있어서,상기 TRS 소자가 각 인터페이스의 전기적 성질을 최대화하기 위한 중간층을 더욱 포함하는 TRS 소자.
- 제 1항에 있어서,상기 TRS 소자에 사용되는 저항은 반도체 박막층의 오믹 콘택을 증진시키기 위해 성막한 층과 동일한 재료를 사용하는 TRS 소자.
- 제 3항에 있어서,상기 저항은 n+ 도핑층, p+ 도핑층 및 전자 전달층으로 이루어진 군으로부터 선택되는 1종의 층을 사용하는 TRS 소자.
- 제 1항에 있어서,상기 일함수가 4.5 eV 이하인 물질은 K, Na, Ca, Li, Mg, In, Ta, Pb, Ag, Al, Zn, Sn, Fe, 및 Cr로 이루어진 군에서 선택되는 1종의 금속인 TRS 소자.
- 제 1항에 있어서,상기 일함수가 4.5 eV 이상인 물질은 ITO, Ni, Se, Pt, Os, Ir, Pd, Au, Cu, Ge, Be, Te, Mo, MoW 및 Pt로 이루어진 군에서 선택되는 1종의 금속인 TRS 소자.
- 제 1항에 있어서,상기 반도체 박막층에 사용되는 물질은 무기 재료로 아모퍼스 실리콘, 실리콘, 폴리실리콘, GaAs 및 SiC로 이루어진 군에서 선택되는 1종의 물질이고, 유기 재료로 B-폴리머 또는 PPV인 TRS 소자.
- 제 1항에 있어서,상기 TRS 소자의 온/오프 비율이 104이상인 TRS 소자.
- 제 4항에 있어서,상기 n+ 도핑층의 PH3/SiH4가 0.3 내지 5 %인 TRS 소자.
- 제 7항에 있어서,상기 아모퍼스 실리콘 : H 층은 250 내지 400 ℃에서 증착되는 것인 TRS 소자.
- 소자 내의 다이오드의 적층 구조는 두 개의 전극과 상기 두 전극 사이의 중간층으로 반도체 층을 사용하며, 각 다이오드는 하부 전극만을 공유하고 나머지 층은 에칭에 의해 서로 분리된 구조를 갖는 것을 특징으로 하는 TRS 소자.
