エハの接触部分の清掃は人手による作業で行わな
ければならず、また人間は発塵源でもあるため、
人間の作業には自ら限界があり、製造プロセス上

ツク8に搬送され、ウエハへの処理が終ると、ア
ンロードアーム12によりウエハが取り除かれ
る。次に横に退避していた洗浄ブラシ9がウエハ
チヤツク8上に回転し、純水ノズル10からの純
水とともにウエハチヤツク8の吸着面8aを洗浄
する。この際ウエハチヤツク8の真空吸着口8b
に純水が入り込まないように該真空吸着口8bか
ら清浄な空気を吹き出す。洗浄が終わると、洗浄
ブラシ9が回転しウエハチヤツク8上から退避す

力により純水を飛散させ、乾燥を行う。ウエハチ
ヤツク8が清浄になつたところで次のウエハが搬

とを防止することができ、吸着口によるウエハの
吸着に支障を与えることがない。また洗浄は発塵
源である人が介在することなく、機械的に行うた
め人による清掃より清浄度を高く保つことができ
