Description
例えば、TFT(薄膜トランジスタ)型液晶表示素子は、一般的に次のような手順で製造される。ガラス基板上に偏光板を設け、透明導電回路層及びTFTを形成した後、層間絶縁膜で被覆して背面板を製造する。一方で、ガラス基板上に偏光板を設け、ブラックマトリクス及びカラーフィルタのパターンを形成した後、透明導電回路層、層間絶縁膜を順次形成して上面板を製造する。そして、この背面板と上面板とをスペーサを介して対向させて両板間に液晶を封入することによりTFT型液晶表示装置を製造する。上記層間絶縁膜は、一般的に感光性樹脂組成物を塗布、露光・現像してパターンを形成した後、該パターンを熱硬化させることにより形成される。
本発明における(A)成分は、酸性基含有構成単位(a1)、架橋性基含有構成単位(a2)及びアルコキシシリル基含有構成単位(a3)を含む共重合体(A1)を含む。なお、以下の記述において、酸性基含有構成単位(a1)、架橋性基含有構成単位(a2)及びアルコキシシリル基含有構成単位(a3)をそれぞれ、構成単位(a1)、構成単位(a2)及び構成単位(a3)という。
この一般式(a−2)で表される構成単位は、製造の容易さ、コストの優位性及び得られる層間絶縁膜の耐溶剤性を高める点から好ましく用いられる。
マレイミド類としては、具体的には、シクロヘキシルマレイミド等が挙げられる。
アリル化合物としては、具体的には、アリルエステル類(例えば酢酸アリル、カプロン酸アリル、カプリル酸アリル、ラウリン酸アリル、パルミチン酸アリル、ステアリン酸アリル、安息香酸アリル、アセト酢酸アリル、乳酸アリル等)、アリルオキシエタノール等が挙げられる。
ビニルエステル類としては、具体的には、ビニルブチレート、ビニルイソブチレート、ビニルトリメチルアセテート、ビニルジエチルアセテート、ビニルバレート、ビニルカプロエート、ビニルクロルアセテート、ビニルジクロルアセテート、ビニルメトキシアセテート、ビニルブトキシアセテート、ビニルフエニルアセテート、ビニルアセトアセテート、ビニルラクテート、ビニル−β−フェニルブチレート、安息香酸ビニル、サリチル酸ビニル、クロル安息香酸ビニル、テトラクロル安息香酸ビニル、ナフトエ酸ビニルが挙げられる。
この重合体(A2)は、上記共重合体(A1)100質量部に対して、0〜50質量部であることが好ましく、0〜30質量部であることがより好ましい。
この重合体(A2)の質量平均分子量(Mw:ゲルパーミエーションクロマトグラフィ(GPC)のスチレン換算による測定値)は、2000〜50000であることが好ましく、5000〜30000であることがより好ましい。
感光剤(B)としては、感光成分として使用できる化合物であれば、特に限定されるものではないが、キノンジアジド基含有化合物であることが好ましい。

2,4−ビス[2−ヒドロキシ−3−(4−ヒドロキシベンジル)−5−メチルベンジル]−6−シクロヘキシルフェノール、2,4−ビス[4−ヒドロキシ−3−(4−ヒドロキシベンジル)−5−メチルベンジル]−6−シクロヘキシルフェノール、2,6−ビス[2,5−ジメチル−3−(2−ヒドロキシ−5−メチルベンジル)−4−ヒドロキシベンジル]−4−メチルフェノール等のリニア型5核体フェノール化合物等のリニア型ポリフェノール化合物;
1−[1−(4−ヒドロキシフェニル)イソプロピル]−4−[1,1−ビス(4−ヒドロキシフェニル)エチル]ベンゼン、1−[1−(3−メチル−4−ヒドロキシフェニル)イソプロピル]−4−[1,1−ビス(3−メチル−4−ヒドロキシフェニル)エチル]ベンゼン、等の多核枝分かれ型化合物;
1,1−ビス(4−ヒドロキシフェニル)シクロヘキサン等の縮合型フェノール化合物等が挙げられる。
これらは単独又は2種以上組み合わせて用いることができる。
さらには、オルトキノンジアジドスルホニルクロリドと、水酸基又はアミノ基をもつ化合物(例えばフェノール、p−メトキシフェノール、ジメチルフェノール、ヒドロキノン、ビスフェノールA、ナフトール、ピロカテコール、ピロガロール、ピロガロールモノメチルエテール、ピロガロール−1,3−ジメチルエーテル、没食子酸、水酸基を一部残してエステル化又はエ−テル化された没食子酸、アニリン、p−アミノジフェニルアミン等)と、の反応生成物等も用いることができる。これらは単独又は2種以上を組み合わせて用いてもよい。
キノンジアジド基含有化合物としては、ナフトキノンジアジドスルホン酸エステル化物が好ましい。
さらに、上記フェノール性水酸基含有化合物は、分解温度が、300℃以上であることがより好ましい。これにより、層間絶縁膜の透明性を確保することができる。
このような(B)成分としては、特に、1−[1−(4−ヒドロキシフェニル)イソプロピル]−4−[1,1−ビス(4−ヒドロキシフェニル)エチル]ベンゼンのナフトキノンジアジドスルホン酸エステル化物を好適に用いることができる。さらに、この感光剤は、異物経時を良好にすることができる。
(B)成分の含有量を10質量%以上とすることによって、解像度を向上させることが可能となる。また、パターンを形成した後の、パターンの膜減り量を低減させることが可能となる。また、(B)成分の含有量を40質量%以下とすることによって、適度な感度や透過率を付与することが可能となる。
本発明に係る感光性樹脂組成物は、塗布性を改善したり、粘度を調整したりするために、有機溶剤(C)(以下、(C)成分ともいう)を含有してもよい。
有機溶剤(C)の使用量は特に限定されないが、基板等に塗布可能な濃度で、塗布膜厚に応じて適宜設定される。具体的には、感光性樹脂組成物の固形分濃度が10質量%〜50質量%、好ましくは15質量%〜35質量%の範囲内となるように用いることが好ましい。
また、本発明に係る感光性樹脂組成物は、界面活性剤や、増感剤、消泡剤、架橋剤等の各種添加剤を含有していてもよい。
界面活性剤としては、従来公知のものであってよく、アニオン系、カチオン系、ノニオン系等の化合物が挙げられる。具体的には、X−70−090(商品名、信越化学工業社製)等を挙げることができる。界面活性剤を添加することにより、塗布性、平坦性を向上させることができる。
上記消泡剤としては、従来公知のものであってよく、シリコーン系化合物、フッ素系化合物が挙げられる。
なお、本発明の感光性樹脂組成物においては、上記アルカリ可溶性成分(A)を含有しているため、上記架橋剤を添加しなくても充分な熱硬化性を得ることができ、良好な層間絶縁膜を形成することができる。
以下、本発明に係る感光性樹脂組成物を用いて層間絶縁膜を形成する方法について説明する。層間絶縁膜を形成する方法は、基板上に感光性樹脂組成物を塗布する塗布工程と、塗布後の前記感光性樹脂組成物を選択的に露光する露光工程と、前記露光の後にアルカリ現像液で現像する現像工程を有する。
以下、各工程について説明する。
感光性樹脂組成物が塗布された基板の乾燥方法としては、例えば(1)ホットプレートにて80℃〜120℃の温度にて60秒〜120秒間乾燥する方法、(2)室温にて数時間〜数日放置する方法、(3)温風ヒータや赤外線ヒータ中に数十分〜数時間入れて溶剤を除去する方法、のいずれでもよい。また、上記感光性樹脂組成物層の膜厚は、特に限定されるものではないが、1.0μm〜5.0μm程度であることが好ましい。
そして、前記パターンを加熱硬化させる。この加熱硬化温度としては、例えば150℃〜250℃の条件が好ましい。
下記の成分(A)(B)(D)からなる固形分の濃度が25質量%になるように(C)で調整して混合して、感光性樹脂組成物を調製した。
(A)成分:下記式の構成単位(a−1−1):構成単位(a−2−1):構成単位(a−3−1):構成単位(a−4−1)=31:39:20:10(モル比)の樹脂(質量平均分子量11500)・・・80質量部
(C)成分:3−メトキシブチルアセテート
(D)成分:界面活性剤(商品名:X−70−093)・・・0.1質量部
ここで、上記1−[1−(4−ヒドロキシフェニル)イソプロピル]−4−[1,1−ビス(4−ヒドロキシフェニル)エチル]ベンゼンは、熱分解温度が365℃であり、波長350nmにおけるグラム吸光係数が、0.003であった。
(A)成分を下記に代えた他は実施例1と同様の方法により、感光性樹脂組成物を調製した。
(A)成分:構成単位(a−1−1):構成単位(a−2−1):下記式の構成単位(a−3−2):構成単位(a−4−1)=31:39:20:10(モル比)の樹脂(質量平均分子量13500)・・・80質量部
実施例1における(A)成分を下記に代えた他は実施例1と同様の方法により、感光性樹脂組成物を調製した。
(A)成分:構成単位(a−1−1):構成単位(a−2−1)=44:56(モル比)の樹脂(質量平均分子量18000)・・・80質量部
実施例1における(A)成分を下記に代えた他は実施例1と同様の方法により、感光性樹脂組成物を調製した。
(A)成分:構成単位(a−1−1):構成単位(a−2−1):構成単位(a−4−1)=35:45:20(モル比)の樹脂(質量平均分子量11300)・・・80質量部
上記により調製した感光性樹脂組成物を、6インチのシリコン基板(信越化学社製:低抵抗品))上に、膜厚1μmとなるようにスピンナーで塗布後、ホットプレート上にて110℃で2分間乾燥させた後、超高圧水銀灯を用いて全面露光し、クリーンオーブン中で230℃、30分間加熱硬化させた。
(パターン形成方法)
上記により調製した感光性樹脂組成物を、ガラス基板(ダウコーニング社製:0.7mm×150mm(厚さ×直径))上に、膜厚3.4μmとなるようにスピンナーで塗布後、ホットプレート上にて110℃で2分間乾燥させて塗布膜を得た。この塗布膜に対して、5μmライン・パターン/5μmスペース・パターンのポジマスクパターンを介してミラープロジェクションアライナー(商品名:MPA−600FA、キヤノン社製)を用いて露光した。
次いで、テトラメチルアンモニウムヒドロキシド2.38質量%水溶液(現像液)中にて、1分間浸漬させ現像を行い、純水でのリンス洗浄を経て不要部分を除去した後、超高圧水銀灯を用いて全面露光し、クリーンオーブン中で230℃30分間熱硬化させてパターンを得た。
上記実施例並びに比較例の感光性樹脂組成物について、評価を行った。評価は、硬化膜の誘電率、感度、及び硬化膜の透過率について行った。評価方法は以下のとおりである。
誘電率: 上記により得られた硬化膜について、SSM 495CV SYSTEM(日本SSM社製)を使用して誘電率を測定した。
透過率:上記パターン形成方法にて形成したパターンについて、分光光度計(商品名:UV−2500PC、島津製作所社製)を用いて測定した波長400nm〜800nmにおける最低透過率を透過率とした。
これらの結果を表1に示す。
Claims (5)
- アルカリ可溶性樹脂成分(A)及び感光剤(B)を含む層間絶縁膜用感光性樹脂組成物であって、
前記アルカリ可溶性樹脂成分(A)が、一般式(a−1)で表される酸性基含有構成単位(a1)、架橋性基含有構成単位(a2)及びアルコキシシリル基含有構成単位(a3)を含む共重合体(A1)を含む、層間絶縁膜用感光性樹脂組成物。
- 前記アルカリ可溶性樹脂成分(A)は、酸性基含有構成単位として、フェノール性水酸基含有構成単位のみを含む、請求項1又は2に記載の層間絶縁膜用感光性樹脂組成物。
- 前記共重合体(A1)における、前記酸性基含有構成単位(a1)の含有量は、20モル%〜70モル%であり、前記架橋性基含有構成単位(a2)の含有量は、20モル%〜70モル%であり、前記アルコキシシリル基含有構成単位(a3)の含有量は、1モル%〜40モル%である請求項1〜4のいずれかに記載の層間絶縁膜用感光性樹脂組成物。
