Claims (5)
- 基板上に第1導電型層,活性層および第2導電型層をこの順に積層して構成された半導体層を備えると共に、前記第2導電型層の上部にストライプ状のリッジ部を有する半導体レーザ素子であって、
前記リッジ部の側面から前記第2導電型層の表面までの連続した表面上に形成され、AlN、BN、SiC、GaNまたはAlGaInNを含んで構成された第1絶縁層と、
前記第1絶縁層の表面を酸化することにより形成された第2絶縁層と
を備えた半導体レーザ素子。 - 前記第2絶縁層は、0nmより大きく10nmより小さな膜厚を有する
請求項1記載の半導体レーザ素子。 - 前記第2絶縁層の表面上に多層構造の金属層を備え、
この金属層のうち前記第2絶縁層の表面と接する層は、Ti、NiまたはPdを含んで構成される
請求項1記載の半導体レーザ素子。 - 前記金属層は、1μm以上の膜厚を有する
請求項3記載の半導体レーザ素子。 - 前記リッジ部の上部側に放熱部材を備える
