Claims (8)
- ソルダバンプが安着されるバンプパッドを含む回路基板を製造する方法において、
(a)第1キャリアの一面にソルダペッドを形成する段階と、
(b)前記ソルダペッドをカバーしながら、前記バンプパッドに対応する領域まで延長される金属膜を形成する段階と、
(c)前記第1キャリアの一面に前記金属膜と電気的に接続する回路層及び回路パターンを形成する段階と、
(d)前記第1キャリアの一面と絶縁体とが対向するように圧着する段階と、及び
(e)前記第1キャリアを除去する段階と
を含む回路基板の製造方法。 - 前記段階(e)の後に、
前記絶縁体を平坦化する段階をさらに含む請求項1に記載の回路基板の製造方法。 - 前記段階(a)は、
(a1)前記第1キャリアの一面に選択的にフォトレジストを形成して前記ソルダペッドに対応する凹状のパターンを形成する段階と、
(a2)前記凹状のパターンにソルダペースト40を充填する段階と、

(a4)前記フォトレジストを除去する段階と、
を含むことを特徴とする請求項1に記載の回路基板の製造方法。 - 前記段階(b)は、
(b1)前記第1キャリアに選択的にフォトレジストを形成して前記バンプパッドの形成領域に対応する凹状のパターンを形成する段階と、
(b2)前記凹状のパターンに金属膜を形成する段階と、
(b3)前記フォトレジストを除去する段階と、
を含むことを特徴とする請求項1に記載の回路基板の製造方法。 - 前記段階(c)は、
(c1)前記第1キャリアの一面に選択的にフォトレジストを形成して回路パターン及び前記バンプパッドの形成領域に対応する凹状のパターンを形成する段階と、
(c2)前記凹状のパターンに導電性材料を充填する段階と、
(c3)前記フォトレジストを除去する段階と、
を含むことを特徴とする請求項1に記載の回路基板の製造方法。 - 前記段階(c2)は、
電解メッキを行うことからなることを特徴とする請求項5に記載の回路基板の製造方法。 - 前記段階(a)は、
(f)第2キャリアの一面に基板パッドを形成する段階を含み、
前記段階(c)は、
(g)前記第2キャリアの一面に、前記基板パッドと電気的に接続する回路パターンを形成する段階を含み、
前記段階(d)は、
(h)前記絶縁体の両面に、前記第1キャリアの一面及び前記第2キャリアの一面がそれぞれ対向するように圧着する段階を含み、
前記段階(e)は、
(i)前記第1キャリア及び前記第2キャリアを除去する段階を含むことを特徴とする請求項1に記載の回路基板の製造方法。 - 前記段階(i)の後に、
(j)前記絶縁体の両面を平坦化する段階と、
(k)前記絶縁体にビア(via)を形成する段階と、及び
(l)前記絶縁体の表面にソルダレジストを塗布する段階と、
をさらに含む請求項7に記載の回路基板の製造方法。
