Abstract
Description
すなわち本発明は
(1)下記式(1)
(2)式(1)または(2)で表されるエポキシ樹脂の150℃におけるICI粘度が0.2Pa・s以下である前項(1)に記載の半導体封止用エポキシ樹脂組成物、
(3)式(3)で表されるフェノール樹脂の150℃におけるICI粘度が0.6Pa・s以下である前項(1)または(2)に記載の半導体封止用エポキシ樹脂組成物、
(4)前項(1)乃至(3)のいずれか一項に記載の半導体封止用エポキシ樹脂組成物で半導体素子を封止した半導体装置、
(5)銅系のリードフレームに搭載された半導体素子を封止した前項(4)に記載の半導体装置、
に関する。
また、熱放散性や高速電気特性の問題から、本発明の半導体装置には銅系リードフレームを用いるのが好ましい。銅系のリードフレームとは、銅合金を素材とし、各種メッキ化工を施したリードフレームである。
各種成分を表1の割合(質量部)で配合し、ミキシングロールで混練、タブレット化後、トランスファー成形で樹脂成形体を調製し、160℃で2時間、更に180℃で8時間硬化させて得られた硬化物の物性を測定した。結果を表1に示す。
なお、硬化物の物性は以下の要領で測定した。
・吸湿率:121℃で湿度100%の条件下で24時間保存後の重量増加率。試験片は直径50mm×厚み4mmの円盤。
・難燃性:UL94に準拠して評価を行った。ただし、試験片は幅12.5mm×長さ150mm×厚さ0.8mm。
・残炎時間:5個1組のサンプルに10回接炎したあとの残炎時間の合計
(E1):式(1)で表されるエポキシ樹脂(商品名 NC−3100、日本化薬製、エポキシ当量258g/eq.、ICI粘度(150℃)0.03Pa・s)
(E2):式(1)で表されるエポキシ樹脂(商品名 NC−3000−L、日本化薬製、エポキシ当量272g/eq.、ICI粘度(150℃)0.03Pa・s)
(E3):式(1)で表されるエポキシ樹脂(商品名 NC−3000、日本化薬製、エポキシ当量276g/eq.、ICI粘度(150℃)0.08Pa・s)
(E4):式(1)で表されるエポキシ樹脂(商品名 NC−3000−H、日本化薬製、エポキシ当量288g/eq.、ICI粘度(150℃)0.32Pa・s)
(E5):式(2)で表されるエポキシ樹脂(商品名 NC−2000−L、日本化薬製、エポキシ当量238g/eq.、ICI粘度(150℃)0.08Pa・s)
(E6):式(2)で表されるエポキシ樹脂(商品名 NC−2000、日本化薬製、エポキシ当量241g/eq.、ICI粘度(150℃)0.18Pa・s)
(E7):下記式(4)で表されるエポキシ樹脂(商品名 EOCN−1020、日本化薬製、エポキシ当量199g/eq.、ICI粘度(150℃)0.21Pa・s)
(H2):特公昭63−016409号公報に記載の方法に準じて合成した式(3)で表されるフェノール樹脂(水酸基当量176g/eq.、ICI粘度(150℃)0.79Pa・s、式(a)で表される成分の含有割合は47質量%)

- 下記式(1)
- 式(1)または(2)で表されるエポキシ樹脂の150℃におけるICI粘度が0.2Pa・s以下である請求項1に記載の半導体封止用エポキシ樹脂組成物。
- 式(3)で表されるフェノール樹脂の150℃におけるICI粘度が0.6Pa・s以下である請求項1または2に記載の半導体封止用エポキシ樹脂組成物。
- 請求項1乃至3のいずれか一項に記載の半導体封止用エポキシ樹脂組成物で半導体素子を封止した半導体装置。
- 銅系のリードフレームに搭載された半導体素子を封止した請求項4に記載の半導体装置。
