[B]酸発生体は、露光により酸を発生する物質である。この発生した酸により[A]重合体等が有する酸解離性基(I)が解離してカルボキシ基、ヒドロキシ基等が生じ、[A]重合体の現像液への溶解性が変化するため、当該感放射線性樹脂組成物からレジストパターンを形成することができる。当該感放射線性樹脂組成物における[B]酸発生体の含有形態としては、低分子化合物の形態(以下、適宜「[B]酸発生剤」ともいう)でも、重合体の一部として組み込まれた形態でも、これらの両方の形態でもよい。

[C]化合物は、下記式(1)で表される化合物である。[C]化合物は、スルホ基の水素原子を置換する酸解離性基(II)(R3)と、窒素原子とを有している。R3の酸解離性基(II)は、酸の作用により解離してスルホ基を生じる。

2級アルキル基としては、例えばi-プロピル基、i-ブチル基、sec-ブチル基、3-メチル-sec-ブチル基、sec-ペンチル基等が挙げられる。
2級シクロアルキル基としては、例えばシクロプロピル基、シクロブチル基、シクロペンチル基、シクロヘキシル基、シクロヘプチル基、シクロオクチル基、ジメチルシクロヘキシル基、1-シクロプロピルエチル基、1-シクロヘキシルエチル基等が挙げられる。
アリール基としては、フェニル基、トリル基、キシリル基、t-ブチルフェニル基、ナフチル基、アントリル基、ビフェニル基等が挙げられる。
[D]重合体は、[A]重合体よりもフッ素原子の質量含有率が大きい重合体である。[D]重合体は、[A]重合体よりもフッ素原子の質量含有率が大きいため、その撥油性的特徴により、レジスト膜を形成した際にその分布がレジスト膜表層に偏在化する傾向がある。その結果、当該感放射線性樹脂組成物によれば、液浸露光時における酸発生剤、酸拡散制御体等が液浸媒体に溶出することを抑制することができる。また、当該感放射線性樹脂組成物によれば、この[D]重合体の撥水性的特徴により、レジスト膜と液浸媒体との前進接触角を所望の範囲に制御でき、バブル欠陥の発生を抑制できる。さらに、当該感放射線性樹脂組成物によれば、レジスト膜と液浸媒体との後退接触角が大きくなり、水滴が残らずに高速でのスキャン露光が可能となる。当該感放射線性樹脂組成物は、このように[D]重合体を含有することにより、液浸露光法に好適なレジスト膜を形成することができる。
構造単位(F-1)は、下記式(f-1)で表される構造単位である。[D]重合体は構造単位(F-1)を有することでフッ素原子の質量含有率を調整することができる。
構造単位(F-2)は、下記式(f-2)で表される構造単位である。[D]重合体は構造単位(F-2)を有することで、アルカリ現像液への溶解性が向上し、現像欠陥の発生を抑制することができる。構造単位(F-2)は、(x)アルカリ可溶性基を有する場合と、(y)アルカリの作用により解離してアルカリ現像液への溶解性が増大する基(以下、「アルカリ解離性基」ともいう)を有する場合の2つに大別される。
フルオロメタンジイル基、ジフルオロメタンジイル基、フルオロエタンジイル基、ジフルオロエタンジイル基、テトラフルオロエタンジイル基、ヘキサフルオロプロパンジイル基、オクタフルオロブタンジイル基等のフッ素化アルカンジイル基;
フルオロエテンジイル基、ジフルオロエテンジイル基等のフッ素化アルケンジイル基などが挙げられる。これらの中で、フッ素化アルカンジイル基が好ましく、ジフルオロメタンジイル基がより好ましい。
当該感放射線性樹脂組成物は、通常[E]溶媒を含有する。[E]溶媒は、少なくとも[A]重合体、[B]酸発生体、[C]化合物、必要に応じて含有される任意成分等を溶解又は分散可能な溶媒であれば特に限定されない。
4-メチル-2-ペンタノール、n-ヘキサノール等の炭素数1~18の脂肪族モノアルコール系溶媒;
シクロヘキサノール等の炭素数3~18の脂環式モノアルコール系溶媒;
1,2-プロピレングリコール等の炭素数2~18の多価アルコール系溶媒;
プロピレングリコールモノメチルエーテル等の炭素数3~19の多価アルコール部分エーテル系溶媒などが挙げられる。

当該感放射線性樹脂組成物は、上記[A]~[E]成分以外のその他の任意成分を含有していてもよい。その他の任意成分としては、例えば[C]化合物以外に酸拡散制御体(以下、「他の酸拡散制御体」ともいう)、界面活性剤、脂環式骨格含有化合物、増感剤等が挙げられる。これらのその他の任意成分は、それぞれ1種単独で又は2種以上を組み合わせて用いてもよい。
当該感放射線性樹脂組成物は、本発明の効果を損なわない範囲において、[C]化合物以外の他の酸拡散制御体を含有していてもよい。他の酸拡散制御体の当該感放射線性樹脂組成物における含有形態としては、遊離の化合物(以下、適宜「他の酸拡散制御剤」という)の形態でも、重合体の一部として組み込まれた形態でも、これらの両方の形態でもよい。
界面活性剤は、塗工性、ストリエーション、現像性等を改良する効果を奏する。界面活性剤としては、例えばポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンオレイルエーテル、ポリオキシエチレンn-オクチルフェニルエーテル、ポリオキシエチレンn-ノニルフェニルエーテル、ポリエチレングリコールジラウレート、ポリエチレングリコールジステアレート等のノニオン系界面活性剤;市販品としては、信越化学工業社の「KP341」、共栄社化学社の「ポリフローNo.75」、「同No.95」、トーケムプロダクツ社の「エフトップEF301」、「同EF303」、「同EF352」、DIC社の「メガファックF171」、「同F173、住友スリーエム社の「フロラードFC430」、「同FC431」、旭硝子工業社の「アサヒガードAG710」、「サーフロンS-382」、「同SC-101」、「同SC-102」、「同SC-103」、「同SC-104」、「同SC-105」、「同SC-106」等が挙げられる。界面活性剤の含有量の上限としては、[A]重合体100質量部に対して、2質量部が好ましく、1質量部がより好ましい。
脂環式骨格含有化合物は、ドライエッチング耐性、パターン形状、基板との接着性等を改善する効果を奏する。
増感剤は、[B]酸発生剤等からの酸の生成量を増加する作用を示すものであり、当該感放射線性樹脂組成物の「みかけの感度」を向上させる効果を奏する。
当該感放射線性樹脂組成物は、例えば[A]重合体、[B]酸発生体、[C]化合物並びに必要に応じて含有される[D]重合体、[E]溶媒及びその他の任意成分を所定の割合で混合し、好ましくは、得られた混合液を、例えば孔径0.2μm程度のフィルター等で濾過することで調製することができる。当該感放射線性樹脂組成物の固形分濃度の下限としては、0.1質量%が好ましく、0.5質量部がより好ましく、1質量%がさらに好ましい。上記固形分濃度の上限としては、50質量%が好ましく、30質量%がより好ましく、20質量%がさらに好ましい。
当該レジストパターン形成方法は、基板の一方の面側に当該感放射線性樹脂組成物を塗工する工程(以下、「塗工工程」ともいう)と、上記塗工により得られたレジスト膜を露光する工程(以下、「露光工程」ともいう)と、上記露光されたレジスト膜を現像する工程(以下、「現像工程」ともいう)とを備える。
本工程では、基板の一方の面側に当該感放射線性樹脂組成物を塗工する。これにより、レジスト膜を形成する。当該感放射線性樹脂組成物を塗工する基板としては、例えばシリコンウェハ、アルミニウムで被覆したウェハ等が挙げられる。当該感放射線性樹脂組成物の塗工方法としては、特に限定されないが、例えばスピンコート法等の公知の方法等が挙げられる。当該感放射線性樹脂組成物を塗工する際には、形成されるレジスト膜が所望の厚みとなるように、塗工する当該感放射線性樹脂組成物の量を調整する。なお当該感放射線性樹脂組成物を基板上に塗工した後、溶媒を揮発させるためにプレベーク(以下、「PB」ともいう)を行ってもよい。PBの温度の下限としては、30℃が好ましく、50℃がより好ましい。上記温度の上限としては、200℃が好ましく、150℃がより好ましい。PBの時間の下限としては、10秒が好ましく、30秒がより好ましい。上記時間の上限としては、600秒が好ましく、300秒がより好ましい。レジスト膜の平均厚みの下限としては、10nmが好ましく、20nmがより好ましく、50nmがさらに好ましい。上記平均厚みの上限としては、1,000nmが好ましく、200nmがより好ましく、150nmがさらに好ましい。
本工程では、上記塗工により得られたレジスト膜を露光する。この露光は、場合によっては、水等の液浸露光液を介し、所定のパターンを有するマスクを介して放射線を照射することにより行う。
本工程では、上記露光工程で露光されたレジスト膜を現像する。この現像に用いる現像液としては、例えばアルカリ水溶液(アルカリ現像液)、有機溶媒を含有する液(有機溶媒現像液)等が挙げられる。これにより、所定のレジストパターンが形成される。
当該酸拡散制御剤は、上記式(1)で表される。当該酸拡散制御剤は、上述の性質を有するので、当該感放射線性樹脂組成物の酸拡散制御剤成分として好適に用いることができ、この感放射線性樹脂組成物のLWR性能、解像性、焦点深度、断面形状の矩形性及びPEB温度依存性を向上させることができる。
当該化合物は、上記式(1)で表される。当該化合物は、上述の当該酸拡散制御剤として好適に用いることができる。
重合体のMw及びMnは、ゲルパーミエーションクロマトグラフィー(GPC)により東ソー社製のGPCカラム(「G2000HXL」2本、「G3000HXL」1本、「G4000HXL」1本)を使用し、以下の条件により測定した。また、分散度(Mw/Mn)は、Mw及びMnの測定結果より算出した。

化合物の1H-NMR分析および重合体の各構造単位含有割合を求めるための13C-NMR分析は、核磁気共鳴装置(日本電子社の「JNM-ECX400」)を使用し、測定溶媒として重クロロホルムを使用して測定した。
[C]化合物として下記式(C-1)~(C-13)で表される化合物を合成した。
2-クロロエタンスルホニルクロリド3.26g(20mmol)、2-プロパノール1.20g(20mmol)及び1,2-ジクロロエタン40mLを反応容器に入れ、0℃に冷却し、ピリジン3.48g(44mmol)を滴下し、室温に昇温して4時間撹拌した。次に、ヘキサン40mLを加え、濾過により固体を除去し、濾液から溶媒を留去した。次いで、シリカゲルカラムクロマトグラフィーによる精製を行い、ビニルスルホン酸イソプロピル(収量1.76g、収率59%)を得た。次に、ビニルスルホン酸イソプロピル1.76g(11.7mmol)及びジクロロメタン39mLを反応容器に入れ、室温で撹拌し、ピペリジン1.10g(12.9mmol)を滴下した。1時間撹拌後、反応液から溶媒を留去して、シリカゲルカラムクロマトグラフィーによる精製を行い、化合物(C-1)を得た(収量1.76g、収率64%)。
前駆体を適宜選択し、実施例1と同様の操作を行うことによって、上記化合物(C-2)~(C-10)を合成した。
クロロメチルスルホニルクロリド2.98g(20mmol)、2-プロパノール1.20g(20mmol)及び1,2-ジクロロエタン40mLを反応容器に入れ、0℃に冷却し、ピリジン1.74g(22mmol)を滴下し、室温に昇温して、4時間撹拌した。次に、ヘキサン40mLを加え、濾過により固体を除去し、濾液から溶媒を留去した。次いで、シリカゲルカラムクロマトグラフィーによる精製を行い、下記化合物(c-1)を得た(収量2.87g、収率83%)。次に、化合物(c-1)2.87g(16.6mmol)及びN,N-ジメチルホルムアミド16.6mLを反応容器に入れ、室温で撹拌し、ピペリジン3.11g(36.5mmol)を滴下した。18時間撹拌後、水100mL及び酢酸エチル100mLを加えて分液を行った。有機層を無水硫酸ナトリウムで乾燥させ、濾過し、溶媒を留去した。次いで、シリカゲルカラムクロマトグラフィーによる精製を行い、化合物(C-11)を得た(収量2.46g、収率67%)。
下記化合物(c-2)5.01g(20mmol)及びジクロロメタン40mLを反応容器に入れ、室温で撹拌し、ピペリジン1.87g(22mmol)を滴下した。1時間撹拌後、反応液から溶媒を留去し、シリカゲルカラムクロマトグラフィーによる精製を行い、化合物(C-12)(収量4.83g、収率72%)を得た。
下記化合物(c-3)100mmol、トリエチルアミン150mmol及びジクロロメタン100gを反応容器に入れ、窒素雰囲気下、0℃で10分撹拌した。次に、メタンスルホニルクロリド150mmolを滴下した。1時間撹拌後、飽和炭酸ナトリウム水溶液で反応を停止させた後、反応液を水で洗浄し、無水硫酸ナトリウムで乾燥後、溶媒を留去することで、化合物(C-13)を良好な収率で得た。
[A]重合体及び[D]重合体の合成に用いた単量体を以下に示す。化合物(M-16)は、重合体中において、p-ヒドロキシスチレン単位を与える。
[合成例1](重合体(A-1)の合成)
上記化合物(M-1)7.32g(40モル%)及び化合物(M-3)2.32g(10モル%)、化合物(M-8)10.36g(50モル%)を2-ブタノン40gに溶解させ、さらにラジカル重合開始剤としてのアゾビスイソブチロニトリル(AIBN)0.766g(全単量体に対して5モル%)を溶解させ、単量体溶液を調製した。次に、2-ブタノン20gを入れた200mL三口フラスコを窒素雰囲気下で撹拌しながら80℃に加熱し、上記調製した単量体溶液を3時間かけて滴下した。滴下終了後、さらに3時間、80℃で加熱することにより重合反応を行った。重合反応終了後、重合反応液を室温に冷却し、メタノール300g中に投入して析出した固体を濾別した。濾別した固体をメタノール60mLで2回洗浄し、濾別した後、減圧下、50℃で15時間乾燥させ、重合体(A-1)を合成した(収量15.8g、収率78.9%)。重合体(A-1)のMwは6,100であり、Mw/Mnは1.41であった。13C-NMR分析の結果、(M-1)、(M-3)及び(M-8)に由来する構造単位の含有割合は、それぞれ41.2モル%、9.2モル%及び49.6モル%であった。
下記表1に示す種類及び使用量の単量体を用いた以外は、合成例1と同様の操作を行うことによって、す重合体(A-2)~(A-6)を合成した。
上記化合物(M-16)45.24g(50モル%)、化合物(M-1)54.76g(50モル%)、ラジカル重合開始剤としてのAIBN4.58g(全単量体に対して5モル%)及びt-ドデシルメルカプタン1、14gをプロピレングリコールモノメチルエーテル100gに溶解させた後、窒素雰囲気下、反応温度を70℃に保持して、16時間重合を行った。重合反応終了後、重合反応液を1,000gのn-ヘキサン中に滴下して凝固精製した後、得られた固体に、再度プロピレングリコールモノメチルエーテル150gを加え、さらにメタノール150g、トリエチルアミン34g及び水6gを加えて、沸点にて還流させながら、8時間加水分解反応を行った。反応終了後、溶媒及びトリエチルアミンを減圧留去し、得られた固体をアセトン150gに溶解させた後、2,000gの水中に滴下して凝固させ、生成した固体を濾過し、50℃で17時間乾燥させて白色粉末状の重合体(A-7)を得た(収量63.8g、収率72.3%)。重合体(A-7)のMwは6,400であり、Mw/Mnは1.72であった。13C-NMR分析の結果、p-ヒドロキシスチレン単位及び(M-1)に由来する構造単位の含有割合は、それぞれ51.2モル%及び48.8モル%であった。
[合成例8](重合体(D-1)の合成)
化合物(M-17)21.5g(70モル%)及び化合物(M-18)8.5g(30モル%)を2-ブタノン20gに溶解させ、さらにラジカル重合開始剤としてのAIBN1.38g(全単量体に対して5モル%)を溶解させ、単量体溶液を調製した。次に、2-ブタノン10gを入れた100mL三口フラスコを窒素雰囲気下で撹拌しながら80℃に加熱し、上記調製した単量体溶液を3時間かけて滴下した。滴下終了後、さらに3時間、80℃で加熱することにより重合反応を行った。重合反応終了後、重合反応液を室温に冷却した。重合反応液を分液漏斗に移液した後、45gのn-ヘキサンで上記重合反応液を均一に希釈し、180gのメタノールを投入して混合した。次いで9gの蒸留水を投入し、さらに攪拌して30分静置した。次いで、下層を回収し、溶媒をプロピレングリコールモノメチルエーテルアセテートに置換することで、重合体(D-1)を含むプロピレングリコールモノメチルエーテルアセテート溶液を得た(収率60.0%)。重合体(D-1)のMwは7,200であり、Mw/Mnは2.00であった。13C-NMR分析の結果、(M-17)及び(M-18)に由来する構造単位の含有割合は、それぞれ71.1モル%及び28.9モル%であった。
感放射線性樹脂組成物の調製に用いた[B]酸発生剤、[C]化合物及び[E]溶媒を以下に示す。
B-1~B-9:下記式(B-1)~(B-9)で表される化合物。
C-1~C-13:上記合成した化合物(C-1)~(C-13)。
CC-1~CC-5:下記式(CC-1)~(CC-5)で表される化合物。
E-1:プロピレングリコールモノメチルエーテルアセテート

[実施例14]
[A]重合体としての(A-1)100質量部、[B]酸発生剤としての(B-1)7.9質量部、[C]化合物としての(C-1)1.6質量部、[D]重合体としての(D-1)3質量部、並びに[E]溶媒としての(E-1)2,240質量部、(E-2)960質量部及び(E-3)30質量部を混合し、得られた混合溶液を孔径0.20μmのフィルターで濾過することにより、感放射線性樹脂組成物(J-1)を調製した。
下記表2に示す種類及び含有量の各成分を用いた以外は、実施例14と同様に操作して、感放射線性樹脂組成物(J-2)~(J-24)及び(CJ-1)~(CJ-5)を調製した。
12インチのシリコンウエハ表面に、スピンコーター(東京エレクトロン社の「CLEAN TRACK ACT12」)を使用して、下層反射防止膜形成用組成物(ブルワーサイエンス社の「ARC66」)を塗工した後、205℃で60秒間加熱することにより平均厚み105nmの下層反射防止膜を形成した。この下層反射防止膜上に、上記スピンコーターを使用して上記調製した感放射線性樹脂組成物を塗工し、90℃で60秒間PBを行った。その後、23℃で30秒間冷却し、平均厚み90nmのレジスト膜を形成した。次に、このレジスト膜を、ArFエキシマレーザー液浸露光装置(NIKON社の「NSR-S610C」)を用い、NA=1.3、ダイポール(シグマ0.977/0.782)の光学条件にて、40nmラインアンドスペース(1L1S)マスクパターンを介して露光した。露光後、90℃で60秒間PEBを行った。その後、アルカリ現像液としての2.38質量%TMAH水溶液を用いてアルカリ現像し、水で洗浄し、乾燥してポジ型のレジストパターンを形成した。このレジストパターン形成の際、ターゲット寸法が40nmの1対1ラインアンドスペースのマスクを介して形成したパターンが、線幅40nmの1対1ラインアンドスペースに形成される場合の露光量を最適露光量とした。
上記TMAH水溶液の代わりに酢酸n-ブチルを用いて有機溶媒現像し、かつ水での洗浄を行わなかった以外は、上記レジストパターンの形成(1)と同様に操作して、ネガ型のレジストパターンを形成した。
上記形成した各レジストパターンについて、下記方法に従って測定することにより、各感放射線性樹脂組成物のLWR性能、解像性、焦点深度、断面形状の矩形性及びPEB温度依存性を評価した。なお、レジストパターンの測長には走査型電子顕微鏡(日立ハイテクノロジーズ社の「CG-4100」)を用いた。評価結果を下記表3に示す。
上記走査型電子顕微鏡を用いてレジストパターンを上部から観察した。線幅を任意のポイントで計50点測定し、その測定値の分布から3シグマ値を求め、これをLWR性能とした。LWR性能は、値が小さいほど良いことを示す。LWR性能は、4.9nm以下の場合は良好と、4.9nmを超える場合は不良と評価できる。
上記最適露光量において、ラインアンドスペース(1L/1S)を形成するマスクパターンのサイズを変えた場合に解像される最小のレジストパターンの寸法を測定し、この測定値を解像性とした。解像性は、値が小さいほど良いことを示す。解像性は、36nm以下の場合は良好と、36nmを超える場合は不良と評価できる。
上記最適露光量において解像されるレジストパターンにおいて、深さ方向にフォーカスを変化させた際の寸法を観測し、ブリッジや残渣が無いままパターン寸法が基準の90%~110%に入る深さ方向の余裕度を測定し、この測定結果を焦点深度とした。焦点深度は、50nmを超える場合は良好と、50nm以下の場合は不良と評価できる。
上記最適露光量において解像されるレジストパターンの断面形状を観察し、レジストパターンの中間での線幅Lb及び膜の上部での線幅Laを測定した。断面形状の矩形性は、、0.9≦La/Lb≦1.1である場合は良好と、上記La/Lb<0.9又は1.1<La/Lbである場合は不良と評価できる。
上記レジストパターンの形成における最適露光量をEopとし、上記レジストパターンの形成においてPEB温度を95℃としたときの露光量Eopで解像される線幅Wa(nm)を測定し、|40-Wa|の値(40-Waの絶対値)(nm)を算出し、PEB温度依存性の尺度とした。PEB温度依存性は、1.0nm以下である場合は良好と、1.0nmを超える場合は不良と評価できる。
[実施例38]
[A]重合体としての(A-7)100質量部、[B]酸発生剤としての(B-7)20質量部、[C]化合物としての(C-5)2.5質量部、並びに[E]溶媒としての(E-1)4,280質量部及び(E-2)1,830質量部を混合し、得られた混合溶液を、孔径0.2μmのメンブランフィルターで濾過することにより感放射線性樹脂組成物(J-25)を調製した。
下記表4に示す種類及び混合量の各成分を用いた以外は、実施例38と同様に操作して、感放射線性樹脂組成物(J-26)~(J-28)並びに(CJ-6)及び(CJ-7)を調製した。
8インチのシリコンウエハ表面に、スピンコーター(東京エレクトロン社の「CLEAN TRACK ACT8」)を使用して、感放射線性樹脂組成物を塗工し、90℃で60秒間PBを行った。その後、23℃で30秒間冷却し、平均厚み50nmのレジスト膜を形成した。次に、このレジスト膜に、簡易型の電子線描画装置(日立製作所社の「HL800D」、出力:50KeV、電流密度:5.0A/cm2)を用いて電子線を照射した。照射後、120℃で60秒間PEBを行った。その後、アルカリ現像液としての2.38質量%TMAH水溶液を用いて23℃で30秒間現像し、水で洗浄し、乾燥して100nmホール200nmピッチのポジ型のレジストパターンを形成した。
上記TMAH水溶液の代わりに酢酸n-ブチルを用いて有機溶媒現像し、かつ水での洗浄を行わなかった以外は、上記レジストパターンの形成(3)と同様に操作して、ネガ型のレジストパターンを形成した。
上記電子線露光により形成したレジストパターンについて、上記ArF露光の場合と同様の手法で、LWR性能、解像性、焦点深度、断面形状の矩形性及びPEB温度依存性の評価を実施した。PEB温度依存性は、PEB温度が120℃及び125℃におけるパターン幅を測定し、上記ArF露光の場合と同様の手法で評価した。評価結果を下記表5に示す。
Claims (8)
- 第1酸解離性基を含む第1構造単位を有する第1重合体と、
感放射線性酸発生体と、
下記式(1)で表される化合物と
を含有する感放射線性樹脂組成物。
- 上記式(i)のXが、炭素数1~20の2価の鎖状炭化水素基、炭素数3~20の2価の脂環式炭化水素基又はこれらの基の炭素-炭素間に-COO-を含む基である請求項1に記載の感放射線性樹脂組成物。
- 上記式(1)のnが1であり、R1及びR2が、それぞれ独立して置換若しくは非置換の炭素数1~20の1価の炭化水素基若しくは水素原子であるか、又はこれらの基が互いに合わせられこれらが結合する窒素原子と共に構成される環員数4~20のアザシクロアルカン構造、環員数4~20のジアザシクロアルカン構造、環員数4~20のアザオキサシクロアルカン構造又は環員数4~20のアザチアシクロアルカン構造を表す請求項1又は請求項2に記載の感放射線性樹脂組成物。
- 上記第1重合体が、ラクトン構造、環状カーボネート構造、スルトン構造又はこれらの組み合わせを含む第2構造単位をさらに有する請求項1から請求項4のいずれか1項に記載の感放射線性樹脂組成物。
- 基板の一方の面側に請求項1から請求項5のいずれか1項に記載の感放射線性樹脂組成物を塗工する工程と、
上記塗工により得られたレジスト膜を露光する工程と、
上記露光されたレジスト膜を現像する工程と
を備えるレジストパターン形成方法。 - 下記式(1)で表される酸拡散制御剤。
- 下記式(1)で表される化合物。
