Claims (10)
- 일반식(Ⅰ)(식중, R1은 적어도 2개의 탄소원자를 지니는 m가의 유기기이며,m은 2이상의 정의 정수)로 표현되는 폴리말레이미드 화합물(a)일반식(Ⅱ)(식중, n은 n-16의 정수)로 표현되는 에폭시화합물, 또는 에폭시화합물로 주로 이루어지는 에폭시화합물류(b) 및 2이상의 페놀성 히드록실기를 지니는 화합물(C)을 함유하는 유기성분과 무기충전제(d)로 이루어지는 반도체밀봉용 수지 조성물.
- 제1항에 있어서, 폴리말레이미드 화합물(a)의 일반식(Ⅲ).(식중, R1은로 이루어지는 2가기이며, X는 직결, 탄소수 1∼10의 2가의 탄화수소기 또는 헥사플루오르 이소프로필리덴, 카르보닐티오, 술피닐, 술포닐 또는 옥시로 이루어지는 2가기 이다.)로 표시되는 비스말레이미드 화합물인것을 특징으로 하는 반도체 밀봉용 수지 조성물.
- 제1항에 있어서, 폴리말레이미드 화합물(a)의 일반식(Ⅴ).(식중, ℓ은 평균 0∼10)로 표시되는 비스말레이미드 화합물인 것을 특징으로 하는 반도체밀봉용 수지 조성물.
- 제1항에 있어서, 에폭시화합물은 노보락에폭시수지, 글리시딜 에폭시수지, 비장복 또는 지방족고리 에폭시화합물을 더욱 포함하는 것을 특징으로 하는 반도체 밀봉용 수지 조성물.
- 제1항에 있어서, 성분(C)로서 2이상의 페놀성 히드록실기를 지니는 화합물은 일반식(Ⅸ).(식중, R3는 수소원자, 히드록실기 또는 탄소수 1∼9의 알킬기이며, r은 이상의 정수)로 표현되는 노브락페놀 수지인 것을 특징으로 하는 반도체밀봉용 수지조성물.
- 제1항에 있어서, 성분(C)로서 2이상의 페놀성히드록실기를 지니는 화합물은 일반식(X) 또는 (Ⅸ).(식중, p와 q는 0∼10의 정수)로 표현되는 아르알킬페놀수지인 것을 특징으로 하는 반도체 밀봉용 수지 조성물.
- 제1항에 있어서, 성분(C)로서 2이상의 페놀성히드록실기를 지니는 화합물은 노보락페놀수지, 아르알킬페놀수지, 트리(히드록시페닐) 메탄 및 테트라(히드록시페닐)에탄에서 선택된 것을 특징으로 하는 반도체 밀봉용 수지 조성물.
- 제1항에 있어서, 성분(b)와 (c)의 총량은 성분(a)로서의 폴리말레이미드 화합물의 100중량부에 대하여 10∼500 중량부 범위인 것을 특징으로 하는 반도체 밀봉용 수지 조성물.
- 제1항에 있어서, 성분(b)와 성분(c)의 양비율은 성분(b)의 에폭시기와 성분(c)의 페놀성히드록실기의 비율이 0.1∼10 범위가 되도록 하는 것을 특징으로 하는 반도체 밀봉용 수지 조성물.
- 제1항에 있어서, 충전제성분(d)로서의 무기충전제는 수지성분의 100중량부에 대하여 100∼800중량부의 양으로 사용되는 것을 특징으로 하는 반도체 밀봉용 수지조성물.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
