Claims (10)
- 하기 식 (a)로 표시되는 반복 단위와, 산불안정기를 포함하는 반복 단위를 포함하는 베이스 수지를 포함하는 레지스트 재료.
(식 중, R1은 수소 원자 또는 메틸기이다. X1은 페닐렌기, 또는 -C(=O)-X3-R2-이고, X3은 -O- 또는 -NH-이며, R2는 단결합, 혹은 에테르기, 에스테르기, 락톤환, 카르보네이트기, 아미드기, 카르바메이트기, 술폰산에스테르기 혹은 술톤기를 포함하고 있어도 좋은, 탄소수 1∼20의 직쇄상, 분기상 혹은 환상의 알킬렌기, 탄소수 2∼20의 직쇄상, 분기상 혹은 환상의 알케닐렌기 혹은 탄소수 2∼20의 직쇄상, 분기상 혹은 환상의 알키닐렌기, 또는 탄소수 6∼10의 아릴기이다. X2는 단결합, 탄소수 1∼20의 직쇄상, 분기상 혹은 환상의 알킬기, 탄소수 2∼20의 직쇄상, 분기상 혹은 환상의 알케닐기, 탄소수 2∼20의 직쇄상, 분기상 혹은 환상 알키닐기, 또는 탄소수 6∼10의 아릴기이며, 할로겐 원자, 에테르기, 티올기, 에스테르기, 카르보네이트기, 카르보닐기, 아미드기, 아미노기, 아지드기, 카르바메이트기, 니트로기, 시아노기, 히드록시기, 카르복실기, 술포기, 술폰산에스테르기, 술톤기, 락톤환 또는 락탐환을 포함하고 있어도 좋다. M+는 루비듐 이온 또는 세슘 이온이다.) - 제2항에 있어서, 상기 베이스 수지가, 하기 식 (c1)∼(c3)으로부터 선택되는 적어도 1종의 반복 단위를 더 포함하는 레지스트 재료.
(식 중, R101, R105 및 R110은 각각 독립적으로 수소 원자 또는 메틸기이다. R102는 단결합, 페닐렌기, -O-R114- 또는 -C(=O)-Y-R114-이고, Y는 -O- 또는 -NH-이며, R114는 탄소수 1∼6의 직쇄상, 분기상 혹은 환상의 알킬렌기, 페닐렌기, 또는 탄소수 3∼10의 알케닐렌기이고, 카르보닐기, 에스테르기, 에테르기 또는 히드록시기를 포함하고 있어도 좋다. R103, R104, R107, R108, R109, R111, R112 및 R113은 각각 독립적으로 카르보닐기, 에스테르기 또는 에테르기를 포함하고 있어도 좋은 탄소수 1∼12의 직쇄상, 분기상 또는 환상의 알킬기, 또는 탄소수 6∼12의 아릴기, 탄소수 7∼20의 아랄킬기, 혹은 머캅토페닐기를 나타내고, 이들 수소 원자의 일부 또는 전부가 탄소수 1∼10의 직쇄상, 분기상 혹은 환상의 알킬기, 할로겐 원자, 트리플루오로메틸기, 시아노기, 니트로기, 히드록시기, 알콕시기, 알콕시카르보닐기, 또는 아실옥시기를 포함하고 있어도 좋다. R106은 수소 원자 또는 트리플루오로메틸기이다. Z1은 단결합, 또는 -C(=O)-Z3-R115-이고, Z2는 단결합, 메틸렌기, 에틸렌기, 페닐렌기, 불소화된 페닐렌기, -O-R115-, 또는 -C(=O)-Z3-R115-이다. Z3은 -O- 또는 -NH-이며, R115는 탄소수 1∼6의 직쇄상, 분기상 혹은 환상의 알킬렌기, 페닐렌기, 또는 탄소수 1∼6의 직쇄상, 분기상 혹은 환상의 알케닐렌기이고, 카르보닐기, 에스테르기, 에테르기 또는 히드록시기를 포함하고 있어도 좋다. R103과 R104, R107과 R108, R107과 R109, R108과 R109, R111과 R112, R111과 R113, R112와 R113은 직접 또는 메틸렌기 혹은 에테르 결합을 통해 결합하여 이들이 결합하는 황 원자와 함께 고리를 형성하고 있어도 좋다. Q-는 비구핵성 대향 이온을 나타낸다. c1, c2 및 c3은 0≤c1≤0.5, 0≤c2≤0.5, 0≤c3≤0.5 및 0<c1+c2+c3≤0.5를 만족하는 양수이다.) - 제3항에 있어서, 상기 베이스 수지가, 식 (c2)로 표시되는 반복 단위를 포함하는 레지스트 재료.
- 제1항에 있어서, 화학 증폭 포지티브형 레지스트 재료인 레지스트 재료.
- 제1항에 있어서, 유기 용제, 용해 저지제, 산발생제, 염기성 화합물 및 계면활성제 중 적어도 하나를 더 포함하는 레지스트 재료.
- 제1항에 기재된 레지스트 재료를 기판 상에 도포하는 공정과, 가열 처리 후, 고에너지선으로 노광하는 공정과, 현상액을 이용하여 현상하는 공정을 포함하는 패턴 형성 방법.
- 제7항에 있어서, 상기 고에너지선이 파장 3∼15 ㎚의 극단 자외선인 패턴 형성 방법.
- 제7항에 있어서, 상기 고에너지선이 가속 전압 1∼150 kV의 전자선인 패턴 형성 방법.
- 제8항에 있어서, 레지스트 하층의 기판면을 플러스로 하전한 상태에서 노광을 행하는 패턴 형성 방법.
