Claims (10)
- 기재 수지, 및 패터닝 노광의 파장에 감도를 갖는 광산발생제를 포함하는 화학 증폭 레지스트 재료로서, 이 패터닝 노광과는 별도의 처리에 의해 산 또는 라디칼을 발생시키는 활성제를 더 포함하는 것을 특징으로 하는 화학 증폭 레지스트 재료.
- 제1항에 있어서, 상기 활성제가 열에 의해 분해되어 산 또는 라디칼을 발생시키는 것을 특징으로 하는 화학 증폭 레지스트 재료.
- 제1항 또는 제2항에 있어서, 상기 활성제가 레지스트 재료의 도막으로부터 레지스트막을 형성하는 베이킹 온도 이하의 온도에서 가열함으로써 분해되어 산 또는 라디칼을 발생시키는 것을 특징으로 하는 화학 증폭 레지스트 재료.
- 제1항 내지 제3항 중 어느 한 항에 있어서, 상기 활성제의 분해 온도가 70 내지 180 ℃인 것을 특징으로 하는 화학 증폭 레지스트 재료.
- 제1항에 있어서, 상기 활성제가 상기 광산발생제가 감도를 갖지 않는 파장에서 노광에 의해 산 또는 라디칼을 발생시키는 것을 특징으로 하는 화학 증폭 레지스트 재료.
- 제1항 내지 제5항 중 어느 한 항에 있어서, 상기 활성제의 분해에 의해 발생되는 산 또는 라디칼의 분자수가 상기 광산발생제의 분해에 의해 발생되는 산의 분자수의 1/5 이하인 것을 특징으로 하는 화학 증폭 레지스트 재료.
- 포토리소그래피 수법에 의해 레지스트 패턴을 바탕막 또는 층에 전사하여 그것을 패터닝하는 방법으로서, 패터닝하고자 하는 막 또는 층을 표면에 구비한 기판상에 제1항에서 제6항 중 어느 한 항에 기재된 화학 증폭 레지스트 재료로부터 레지스트막을 형성하는 공정, 레지스트막 중의 활성제로부터 산 또는 라디칼을 발생시키는 처리를 행하는 공정, 레지스트막을 소정 패턴으로 노광하는 공정, 및 노광한 레지스트막을 베이킹 현상하여 레지스트 패턴을 형성하는 공정에 의해 상기 레지스트 패턴을 형성하는 것을 포함하는 패터닝 방법.
- 제7항에 있어서, 상기 활성제의 처리를 상기 레지스트막의 형성 시의 베이킹 처리를 위한 가열에 의해 행하는 것을 특징으로 하는 패터닝 방법.
- 제7항 또는 제8항에 있어서, 상기 패터닝하고자 하는 막 또는 층이 염기종을 포함하는 재료로부터 형성되는 것을 특징으로 하는 패터닝 방법.
- 제9항에 있어서, 상기 염기종을 포함하는 재료가 SiN, SiON, TiN, BPSG, BSG또는 PSG인 것을 특징으로 하는 패터닝 방법.
