Claims (36)
- 화학적 조성물의 제조 방법으로서,
재료 탱크와 유체 연통되는 재순환 루프를 포함하는 재료 탱크에서 각각의 재료 흐름의 연속적 재순환에 의해 복수의 연속적 재료 흐름을 얻음으로써, 각각의 재료 흐름에 대해 실질적으로 일정한 유량을 달성하는 단계;
화학적 조성물을 형성하기 위해 하나 이상의 혼합 탱크 내에서 상기 복수의 연속적 재료 흐름을 혼합하는 혼합 단계로서, 각각의 연속적 재료 흐름은 상기 화학적 조성물의 하나 이상의 성분을 포함하고, 상기 화학적 조성물은 희석제, 산, 염기, 연마제 입자 및 선택적으로 염을 포함하는 성분으로부터 제조된 폴리싱(polishing) 조성물이고, 상기 혼합 탱크는 80 리터 내지 1500 리터의 체적을 갖고, 상기 혼합 탱크는 혼합 탱크와 유체 연통되는 제1 재순환 루프를 포함하고, 상기 제1 재순환 루프는 화학적 조성물을 다시 혼합 탱크로 재순환시키도록 구성되는, 혼합 단계;
상기 화학적 조성물의 연속적 흐름을 상기 혼합 탱크와 유체 연통되는 상기 혼합 탱크의 하류의 하나 이상의 홀딩 탱크로 이동시키는 이동 단계로서, 상기 홀딩 탱크는 상기 혼합 탱크로부터 화학적 조성물을 연속적으로 수용하도록 구성되고, 상기 홀딩 탱크는 홀딩 탱크와 유체 연통되는 제2 재순환 루프를 포함하고, 상기 제2 재순환 루프는 화학적 조성물을 다시 홀딩 탱크로 재순환시키도록 구성되는, 이동 단계; 및
상기 화학적 조성물의 연속적 흐름을 상기 하나 이상의 혼합 탱크의 하류의 포장 스테이션으로 이동시키는 이동 단계
를 포함하고,
상기 혼합 단계 및 이동 단계들은 연속적으로 수행되고,
상기 재료 및 화학적 조성물의 흐름은 공정 중에 정상 상태(in-process steady state)이고,
상기 하나 이상의 혼합 탱크 내에서의 상기 혼합 단계는 상기 재료 흐름의 난류 혼합, 상기 재료 흐름의 기계적 교반, 상기 화학적 조성물의 재순환, 및 이들의 조합으로 이루어지는 그룹으로부터 선택된 하나 이상의 혼합 방법을 포함하는,
화학적 조성물의 제조 방법. - 제 1 항에 있어서,
상기 실질적으로 일정한 유량을 가진 재료 흐름을 얻는 단계는 사전결정된 유량에 도달될 때까지 하나 이상의 유체 전달 유닛 및 하나 이상의 흐름 제어 유닛을 통한 재료 탱크 내의 재료 흐름의 연속적 재순환을 포함하는,

상기 연속 공정을 중단함이 없이 상기 혼합 탱크 내에서 화학적 조성물의 공정 중(in-process)의 품질 제어 측정을 수행하는 단계를 더 포함하는,

상기 혼합 탱크는 100 리터 내지 1500 리터의 체적을 갖는,

복수의 재료 탱크로서, 각각의 재료 탱크는 화학적 조성물을 형성하기 위해 사용되는 하나 이상의 재료를 수용하도록 구성되고, 상기 화학적 조성물은 희석제, 산, 염기, 연마제 입자 및 선택적으로 염을 포함하는 성분으로부터 제조된 폴리싱 조성물이고, 각각의 재료 탱크는 재료 탱크와 유체 연통되는 재순환 루프를 포함하고, 상기 재순환 루프는 하나 이상의 재료를 재료 탱크로 다시 재순환하도록 구성되는, 재료 탱크;
상기 재료 탱크로부터의 재료가 화학적 조성물을 형성하기 위해 혼합되는 하나 이상의 혼합 탱크로서, 상기 혼합 탱크는 80 리터 내지 1500 리터의 체적을 갖고, 상기 혼합 탱크는 상기 복수의 재료 탱크와 유체 연통되고, 상기 혼합 탱크는 상기 재료 탱크로부터 재료를 연속적으로 수용하도록, 그리고 상기 화학적 조성물을 하류로 연속적으로 전달하도록 구성되고, 상기 혼합 탱크는 상기 혼합 탱크와 유체 연통되는 제1 재순환 루프를 포함하고, 상기 제1 재순환 루프는 화학적 조성물을 다시 혼합 탱크로 재순환시키도록 구성되는, 혼합 탱크;
상기 혼합 탱크로부터 하류의, 상기 혼합 탱크와 유체 연통되는 하나 이상의 홀딩 탱크로서, 상기 홀딩 탱크는 상기 혼합 탱크로부터 화학적 조성물을 연속적으로 수용하도록 구성되고, 상기 홀딩 탱크는 홀딩 탱크와 유체 연통되는 제2 재순환 루프를 포함하고, 상기 제2 재순환 루프는 화학적 조성물을 다시 홀딩 탱크로 재순환시키도록 구성되는, 홀딩 탱크; 및
선택적으로, 상기 혼합 탱크 또는 상기 홀딩 탱크와 유체 연통되는 하나 이상의 필터 장치로서, 상기 필터 장치는 상기 화학적 조성물을 수용하여 여과하도록 구성되는, 필터 장치
를 포함하고,
상기 시스템은 각각의 재료 탱크와 상기 혼합 탱크 사이에 인라인형의 정적 혼합기 또는 동적 혼합기를 포함하지 않는,
시스템. - 제 19 항에 있어서,
상기 혼합 탱크는 하나 이상의 혼합 시스템을 포함하는,
