상기 포토레지스트 박리액 조성물은 상기 N-이소프로필 히드록실아민 또는 N-이소부틸 히드록실아민 중에서 선택되는 1종 또는 2종인 아민 0.1 내지 10 중량%, 알코올 화합물 30 내지 80 중량%, 비양자성 극성 용매 10 내지 60 중량% 및 알칸올 아민 화합물 1 내지 30 중량%를 포함하는 포토레지스트 박리액 조성물. - 제 1항에 있어서,
상기 알코올 화합물은 디메틸렌 글리콜 모노에틸에테르(dimethylene glycol monoethyl ether), 디에틸렌글리콜 모노에틸에테르(diethylene glycol monoethyl ether), 디에틸렌글리콜 모노프로필에테르(diethylene glycol monopropyl ether), 디에틸렌글리콜 모노부틸에테르(diethylene glycol monobutyl ether), 디프로필렌글리콜 모노메틸에테르(dipropylene glycol monomethyl ether), 디프로필렌글리콜 모노에틸에테르(dipropylene glycol monoethyl ether), 디프로필렌모노프로필 에테르(dipropylene glycol monopropyl ether), 디프로필렌글리콜 모노부틸 에테르(dipropylene glycol monobutyl ether), 에틸렌 글리콜 프로필에테르 (Ethylene Glycol Propyl Ether), 에틸렌글리콜 모노부틸에테르(Ethylene Glycol Mono-tert-butyl Ether), 및 테트라히드로퓨릴알콜(Tetrahydrofurylalcohol)중에서 1종 또는 2종 이상 선택되는 포토레지스트 박리액 조성물. - 제1항에 있어서,
상기 알칸올 아민 화합물이 모노에탄올 아민(MEA), 모노이소프로판올아민(MIPA), 이미다졸리딘 에탄올(IME), 2-아미노-1-프로판올, 아미노이소프로판올(AIP), N-메틸아미노에탄올(N-MAE), 3-아미노-1-프로판올, 4-아미노-1-부탄올, 아미노에톡시에탄올(AEE), 2-(2-아미노에틸아미노)-1-에탄올, 디에탄올 아민(DEA), 1-(2-하이드로에틸)피페라진(HEP) 및 트리에탄올 아민(TEA) 중에서 1종 또는 2종 이상 선택되는 포토레지스트 박리액 조성물. - 제1항에 있어서,
상기 비양자성 극성 용매가 N-메틸피롤리돈(NMP), N-메틸포름아마이드(NMF), 에틸피롤리돈(NEP), 디메틸이미다졸리디논(DMI), 디메틸설폭사이드(DMSO), N-디메틸프로피온아마이드(DMPA), N, N-디메틸락타아마이드(DMLA) 및 N-메틸프로피온아마이드(NMPA) 중에서 선택되는 1종 또는 2종 이상인 포토레지스트 박리액 조성물. - 제1항에 있어서,
상기 포토레지스트 박리액 조성물은 트리아졸 화합물 및 탈이온수 중에서 선택되는 1종 또는 2종을 더 포함하는 포토레지스트 박리액 조성물. - 제 7항에 있어서,
상기 포토레지스트 박리액 조성물은 트리아졸 화합물 0.01 내지 5 중량% 또는 탈이온수 1 내지 10 중량%를 더 포함하는 포토레지스트 박리액 조성물.
