Claims (25)
- (a) 수지, (b) 산화 방지제, (d) 가교제를 함유하는 수지 조성물로서,
상기 (a) 수지가, 폴리이미드 전구체, 폴리아미드, 폴리이미드, 폴리벤조옥사졸, 및 이들의 공중합체로부터 선택되는 1종류 이상의 수지를 포함하여 이루어지고,
상기 (d) 가교제가, 1분자 중에 페놀성 수산기를 갖고, 또한 상기 페놀성 수산기의 양쪽 오르토 위치에 분자량 40 이상의 치환기를 갖는 가교제인 것을 특징으로 하는 수지 조성물. - 제1항에 있어서, 상기 (a) 수지가, 페놀성 수산기를 갖는 알칼리 가용성 수지이며, 또한, (c) 나프토퀴논디아지드 화합물을 함유하는 수지 조성물.
- 제1항 또는 제2항에 있어서, 상기 (d) 가교제가, 1분자 중에 페놀성 수산기를 3 이상 갖는 가교제인 수지 조성물.
- 제1항 또는 제2항에 있어서, 상기 (b) 산화 방지제가, 힌더드페놀 구조를 갖는 산화 방지제인 수지 조성물.
- 제1항 또는 제2항에 있어서, 상기 (a) 수지가, 적어도 폴리아미드와 폴리이미드의 공중합체를 포함하여 이루어지고,
상기 폴리아미드가 지방족기를 갖는 디아민 유래의 구조 단위를 갖고, 또한, 전체 디아민 유래의 구조 단위 100몰%에 대한, 상기 지방족기를 갖는 디아민 유래의 구조 단위의 함유량이 5 내지 40몰%의 범위 내인 수지 조성물. - 제1항 또는 제2항에 있어서, 상기 (a) 수지가, 적어도 폴리아미드와 폴리이미드의 공중합체를 포함하여 이루어지고,
상기 폴리아미드와 상기 폴리이미드의 구조 단위 합계 100몰%에 대한, 상기 폴리이미드의 구조 단위의 함유량이 2 내지 50몰%의 범위 내인 수지 조성물. - 제1항 또는 제2항에 있어서, 또한 (e) 일반식 (3)으로 표시되는 화합물을 함유하고, 상기 (a) 수지 100질량부에 대한 상기 (e) 일반식 (3)으로 표시되는 화합물의 함유량이 0.5 내지 15질량부의 범위 내인 수지 조성물.
(일반식 (3) 중, R7 내지 R9는, O 원자 또는 S 원자, N 원자 중 어느 것을 나타내고, R7 내지 R9 중 적어도 하나는 S 원자를 나타낸다. l은 0 또는 1을 나타내고, m, n은 0 내지 2의 정수를 나타낸다. R10 내지 R12는, 각각 독립적으로, 수소 원자 또는 탄소수 1 내지 20의 유기기를 나타낸다.) - 제1항 또는 제2항에 기재된 수지 조성물로 형성된 수지 시트.
- 제1항 또는 제2항에 기재된 수지 조성물을 경화한 경화막.
- 제11항에 기재된 수지 시트를 경화한 경화막.
- 제12항에 있어서, 파단점 신도가 50% 이상인 경화막.
- 제2항에 기재된 수지 조성물을 기판 상에 도포하고, 건조하여 수지막을 형성하는 공정과, 마스크를 통하여 노광하는 공정과, 조사부를 알칼리 용액으로 용출 또는 제거하여 현상하는 공정, 및 현상 후의 수지막을 가열 처리하는 공정을 포함하는 경화막의 릴리프 패턴의 제조 방법.
- 제15항에 있어서, 상기 수지 조성물을 기판 상에 도포하고, 건조하여 수지막을 형성하는 공정이, 슬릿 노즐을 사용하여 기판 상에 도포하는 공정을 포함하는 경화막의 릴리프 패턴의 제조 방법.
- 제12항에 기재된 경화막이 구리 금속의 재배선 사이의 층간 절연막으로서 배치된 반도체 장치.
