Claims (26)
- 인듐 원소, 주석 원소 및 아연 원소를 포함하는 산화물 소결체로 이루어지는 스퍼터링 타겟에 있어서,
상기 산화물 소결체는, In2O3(ZnO)m으로 표시되는 육방정 층상 화합물, InXO3(ZnO)n으로 표시되는 육방정 층상 화합물, SnO2로 표시되는 루틸 구조 화합물 및 ZnSnO3로 표시되는 일메나이트 구조 화합물로부터 선택되는 1 이상과, Zn2SnO4로 표시되는 스피넬 구조 화합물을 포함하며,
스피넬 구조 화합물의 응집물이 전체의 5% 이하인 스퍼터링 타겟.

X가 갈륨 원소인 스퍼터링 타겟. - 제 1 항 또는 제 2 항에 있어서,
상기 산화물 소결체가 상기 InXO3(ZnO)n으로 표시되는 육방정 층상 화합물을 포함하는 스퍼터링 타겟. - 제 1 항 또는 제 2 항에 있어서,
상기 산화물 소결체가 빅스바이트 구조를 포함하지 않는 스퍼터링 타겟. - 제 1 항 또는 제 2 항에 있어서,
상기 In2O3(ZnO)m으로 표시되는 육방정 층상 화합물이, 종횡비가 3 이상인 침상 결정을 10% 이상 포함하는 스퍼터링 타겟. - 제 1 항 또는 제 2 항에 있어서,
상기 인듐 원소, 주석 원소 및 아연 원소의 원자비가 하기 범위인 스퍼터링 타겟.
0.01≤In/(In+Sn+Zn)≤0.35
0.15≤Sn/(In+Sn+Zn)≤0.55
0.3≤Zn/(In+Sn+Zn)≤0.7 - 제 9 항에 있어서,
상기 인듐 원소, 주석 원소 및 아연 원소의 원자비가 하기 범위인 스퍼터링 타겟.
0.15≤In/(In+Sn+Zn)≤0.35
0.15≤Sn/(In+Sn+Zn)≤0.25
0.5≤Zn/(In+Sn+Zn)≤0.7 - 제 3 항에 있어서,
상기 인듐 원소, 주석 원소, 아연 원소 및 갈륨 원소의 원자비가 하기 범위인 스퍼터링 타겟.
0.01≤In/(In+Sn+Zn+Ga)≤0.35
0.15≤Sn/(In+Sn+Zn+Ga)≤0.55
0.3≤Zn/(In+Sn+Zn+Ga)≤0.7
0.01≤Ga/(In+Sn+Zn+Ga)≤0.35 - 제 11 항에 있어서,
상기 인듐 원소와 갈륨 원소의 합계의 원자비가 하기 범위인 스퍼터링 타겟.
0.02≤(In+Ga)/(In+Sn+Zn)≤0.35 - 제 1 항 또는 제 2 항에 있어서,
상기 산화물 소결체의 3점 굽힘 강도가 100MPa 이상인 스퍼터링 타겟. - 원료 화합물을 적산 동력 200Wh 이상으로 분쇄 혼합하여 혼합 분말을 제조하고,
상기 혼합 분말을 조립(造粒)하여, BET 표면적이 10m2/g 이상, 레이저 회절식 입도 분포계로부터 구한 메디안 직경이 1㎛ 이상 100㎛ 이하인 조립 분말을 제조하고,
상기 조립 분말을 성형하여 성형체를 제조하고,
상기 성형체를 1300℃ 이상의 온도에서 12시간 이상 유지하여 소결시켜 상기 산화물 소결체를 얻는 것을 포함하는
제 1 항 또는 제 2 항에 기재된 스퍼터링 타겟의 제조 방법. - 제 14 항에 기재된 방법으로 제조된 스퍼터링 타겟.
- 제 1 항 또는 제 2 항에 기재된 스퍼터링 타겟을 이용하여 스퍼터링법에 의해 성막한 산화물 반도체 박막.
- 제 16 항에 기재된 산화물 반도체 박막을 구비하는 박막 트랜지스터.
- 제 17 항에 기재된 박막 트랜지스터를 구비하는 전자 기기.
- 제 3 항에 있어서,
X가 갈륨 원소인 스퍼터링 타겟. - 제 3 항에 있어서,
상기 산화물 소결체가 상기 InXO3(ZnO)n으로 표시되는 육방정 층상 화합물을 포함하는 스퍼터링 타겟. - 제 3 항에 있어서,
상기 산화물 소결체가 빅스바이트 구조를 포함하지 않는 스퍼터링 타겟. - 제 3 항에 있어서,
상기 In2O3(ZnO)m으로 표시되는 육방정 층상 화합물이, 종횡비가 3 이상인 침상 결정을 10% 이상 포함하는 스퍼터링 타겟. - 제 3 항에 있어서,
상기 산화물 소결체의 3점 굽힘 강도가 100MPa 이상인 스퍼터링 타겟. - 제 3 항에 기재된 스퍼터링 타겟을 이용하여 스퍼터링법에 의해 성막한 산화물 반도체 박막.
- 제 24 항에 기재된 산화물 반도체 박막을 구비하는 박막 트랜지스터.
- 제 25 항에 기재된 박막 트랜지스터를 구비하는 전자 기기.
