Claims (6)
- (A) 에폭시 수지와, (B) 페놀 수지 경화제와, (C) 무기 충전제와, (D) 어모퍼스 카본의 분말을 함유하고, 상기 (D)성분의 어모퍼스 카본의 분말이 SP3 구조를 30atomic% 이상, SP2 구조를 55atomic% 이하 포함하는 반도체 밀봉용 수지 조성물.
- 제 1 항에 있어서,
상기 (D)성분의 어모퍼스 카본의 분말이 중량 평균 입경 0.01~50㎛인 반도체 밀봉용 수지 조성물. - 제 1 항 또는 제 2 항에 있어서,
상기 반도체 밀봉용 수지 조성물의 전체량에 대한 상기 (C)성분의 함유량이 60~95질량%, 상기 (D)성분의 함유량이 0.01~5.0질량%인 반도체 밀봉용 수지 조성물. - 제 1 항 또는 제 2 항에 있어서,
상기 (C)성분의 무기 충전제의 평균 입경이 1~60㎛, 최대 입경이 200㎛ 이하인 반도체 밀봉용 수지 조성물. - 제 1 항 또는 제 2 항에 있어서,
상기 (C)성분의 무기 충전제가 실리카 분말인 반도체 밀봉용 수지 조성물. - 제 1 항 또는 제 2 항에 기재된 반도체 밀봉용 수지 조성물을 이용하여 반도체 소자를 밀봉하여 이루어지는 반도체 장치.
