Claims (20)
- 각각 흡착체를 함유하는 두 개 이상의 용기를 갖는 시스템에서 미정제 NF3 가스 스트림으로부터 하나 이상의 불순물을 제거하는 방법으로서,
미정제 NF3 가스 스트림을 제 1 용기 내의 제 1 흡착체를 통해 흐르게 하여 하나 이상의 불순물을 선택적으로 흡착시키는 단계,
소정의 시간 후에, 또는 제 1 흡착체의 유출물 중의 하나 이상의 불순물이 소정 수준에 도달하는 경우에, 제 2 용기 내의 제 2 흡착체를 통해 미정제 NF3 가스 스트림의 흐름을 방향 전환하는 단계,
회수 퍼어지 가스(recovery purge gas)를 제 1 흡착체를 통해 흐르게 하여 제 1 흡착체로부터 동시-흡착된 NF3를 선택적으로 탈착시키는 단계,
소정 시간 후에, 또는 회수 퍼어지 가스의 유출물 중의 하나 이상의 불순물이 소정 수준에 도달하거나, 또는 동시-흡착된 NF3가 소정 퍼센트에 도달하는 경우, 회수 퍼어지 가스의 흐름을 중단시키는 단계,

- 제 1항에 있어서,
소정 시간 후에, 또는 제 2 흡착체의 유출물 중의 하나 이상의 불순물이 소정 수준에 도달하는 경우, 제 1 용기 내의 제 1 흡착체를 통해 미정제 NF3 가스 스트림의 흐름을 다시 방향 전환하는 단계,
회수 퍼어지 가스를 제 2 흡착체를 통해 흐르게 하여 제 2 흡착체로부터 동시-흡착된 NF3를 선택적으로 탈착시키는 단계,
소정 시간 후에, 또는 회수 퍼어지 가스의 유출물 중의 하나 이상의 불순물이 소정 수준에 도달하거나, 또는 동시-흡착된 NF3가 소정 퍼센트에 도달하는 경우, 회수 퍼어지 가스의 흐름을 중단시키는 단계,
재생 퍼어지 가스를 제 2 흡착체를 통해 흐르게 하여 제 2 흡착체로부터 흡착된 하나 이상의 불순물 및 잔류하는 동시 흡착된 NF3를 퍼어징하는 단계, 및
재생 퍼지 가스의 흐름을 중단시키는 단계를 추가로 포함하는 방법.
