Claims (10)
- 도전성 금속으로 이루어지는 도전성 확산 반사막이며, 평균 입경 50 ㎚ 이상 1000 ㎚ 이하의 결정립이 평균으로 10 ㎚ 이상 800 ㎚ 이하의 거리로 이격되어 분포되는 다공질 구조를 갖는 것을 특징으로 하는 도전성 확산 반사막.
- 제1항에 있어서, 상기 결정립이, 그 결정립보다도 더욱 미세한 미세 결정이 복수 모여서 형성되어 있는 것을 특징으로 하는 도전성 확산 반사막.
- 제1항에 있어서, 막 두께가 50 ㎚ 이상 20 ㎛ 이하인 것을 특징으로 하는 도전성 확산 반사막.
- 제1항에 있어서, 상기 도전성 금속이 알루미늄 또는 알루미늄 합금인 것을 특징으로 하는 도전성 확산 반사막.
- 제1항에 있어서, 전기 저항률이 2.7 μΩ㎝ 이상 100 μΩ㎝ 이하인 것을 특징으로 하는 도전성 확산 반사막.
- 제1항에 있어서, 막면에 대해 수직인 방향에서 볼 때, 입사각 -5도로 입사하여 반사각 5도로 반사된 파장 550 ㎚의 광의 반사율(A)과, 입사각 -5도로 입사 하여 반사각 45도로 반사된 파장 550 ㎚의 광의 반사율(B)과의 비율(B/A)이 0.2 이상 0.6 이하인 것을 특징으로 하는 도전성 확산 반사막.
- 제1항에 있어서, 파장 550 ㎚의 광에 대한 확산 반사율이 30 % 이상 90 % 이하인 것을 특징으로 하는 도전성 확산 반사막.
- 도전성 금속으로 이루어지고, 다공질 구조를 갖는 도전성 확산 반사막의 제조 방법이며,수소를 0.05 % 이상 30 % 이하 함유하는 성막 가스와, 도전성 금속을 포함하는 증착 물질로 이루어지는 증착원을 사용하여, 물리 증착법에 의해 기판 상에 상기 증착 물질로 이루어지는 막을 성막하는 공정을 포함하는 것을 특징으로 하는 도전성 확산 반사막의 제조 방법.
- 제8항에 있어서, 상기 성막 가스는 산소의 함유량이 1 ppm 이하, 질소의 함유량이 10 ppm 이하인 희가스인 것을 특징으로 하는 도전성 확산 반사막의 제조 방법.
- 제8항에 있어서, 성막 가스 압력을 3 내지 100 mTorr, 투입 전력을 2 내지 20 W/㎠로 하여 스패터링법에 의해 성막하는 것을 특징으로 하는 도전성 확산 반사막의 제조 방법.
