Claims (2)
- 알칼리-가용성 노보락 수지, 퀴논디아지드형 감광제 그리고 하기 화합물 (a) 및 (b) 중 하나 이상을 포함하여 이루어지는 비화학 증폭형 포지티브 레지스트 조성물.(a) 하기 화학식 1, 2 또는 3으로 표시되는 산-발생기[화학식1][화학식 2][화학식 3][단, 상기 식에서 X는 2가 탄화 수소 기고, Y는 직접적인 결합 또는 산소 원자이며, Z는 또는 이다. R은 알콕시, 할로겐 또는 니트로로 임의로 치환 가능한 알킬, 지환족 탄화수소 잔기, 알킬, 알콕시, 할로겐 또는 니트로로 임의로 치환 가능한 아릴, 알킬, 알콕시, 할로겐 또는 니트로로 임의로 치환 가능한 아르알킬, 또는 캄포르 기다.](b) 9-안트라센 메탄올
- 제1항에 있어서,상기 산-발생기의 양이 조성물 중의 총 고체 중량을 기준으로 0.5 내지 20 중량%인 것을 특징으로 하는 포지티브 레지스트 조성물.
