Description
Claims (30)
- 알루미나와, 마그네슘 카보네이트, 칼슘 카보네이트, 스트론튬 카보네이트 및 바륨 카보네이트로 구성된 군에서 선택되는 알칼리토금속 화합물을 포함하는, 불소 화합물 분해용 반응제.
- 제 1항에 있어서, 상기 알루미나의 비표면적이 50m2/g 이상인 불소 화합물 분해용 반응제.
- 제 1항 또는 2항에 있어서, 상기 알루미나가 슈도 뵈마이트 알루미나인 불소 화합물 분해용 반응제.
- 제 1항 또는 제 2항에 있어서, 상기 알루미나가 슈도 뵈마이트 알루미나를 400 내지 1000℃의 배소온도에서 배소시킴으로써 얻어진 것인 불소 화합물 분해용 반응제.
- 삭제
- 제 1항 또는 제 2항에 있어서, 상기 반응제 각각에 존재하는 알루미나와 알칼리토금속 화합물이 입도가 100μm 이하인 분말 형태인 불소 화합물 분해용 반응제.
- 제 1항 또는 제 2항에 있어서, 알루미나와 알칼리토금속 화합물이 상기 반응제 중에 질량비로 1:9 내지 1:1의 비율로 존재하는 불소 화합물 분해용 반응제.
- 제 1항 또는 제 2항에 있어서, 구리, 주석, 니켈, 코발트, 크롬, 몰리브덴, 텅스텐 및 바나듐 중에서 선택된 금속의 한가지 이상의 산화물을 부가적으로 함유하는 불소 화합물 분해용 반응제.
- 제 8항에 있어서, 상기 산화금속의 함량이 상기 알루미나와 알칼리토금속 화합물의 총 질량에 대해 1:99 내지 5:95인 불소 화합물 분해용 반응제.
- 제 1항 또는 2항에 있어서, 알칼리금속 함량이 0.1 질량% 이하인 불소 화합물 분해용 반응제.
- 제 1항 또는 2항에 있어서, 400 내지 700℃의 온도에서 배소시킴으로써 얻어진 과립상 생성물인 불소 화합물 분해용 반응제.
- 제 11항에 있어서, 입도가 0.5 내지 10 mm인 과립상 생성물인 불소 화합물 분해용 반응제.
- 제 1항 또는 2항에 있어서, 수분함량이 1 질량% 이하인 불소 화합물 분해용 반응제.
- 제 1항 또는 2항에 있어서, 상기 불소 화합물이 퍼플루오로카본, 히드로플루오로카본, 클로로플루오로카본, 클로로플루오로카본, 히드로클로로플루오로카본, 퍼플루오로에테르, 히드로플루오로에테르, 플루오로올레핀, 설퍼 플루오라이드, SiF4및 COF2중에서 선택된 한가지 이상의 불소 화합물인 불소 화합물 분해용 반응제.
- 제 14항에 있어서, 상기 불소 화합물이 염화수소, 불화수소 또는 염화수소와 불화수소의 혼합물을 함유하는 것인 불소 화합물 분해용 반응제.
- 알루미나와 마그네슘 카보네이트, 칼슘 카보네이트, 스트론튬 카보네이트 및 바륨 카보네이트로 구성된 군에서 선택되는 알칼리토금속 화합물을 함유하는 반응제를 200℃ 이상의 온도에서 불소 화합물과 접촉시키는 단계를 포함하는 불소 화합물의 분해방법.
- 제 16항에 있어서, 반응제와의 접촉에 의해 처리하고자 하는 가스 중의 불소 화합물 농도가 0.01 내지 10 vol%인 불소 화합물의 분해방법.
- 산소 가스 존재 하 500℃ 이상의 온도에서 불소 화합물을, 알루미나와 알칼리토금속 화합물을 함유하는 반응제와 접촉시킴으로써 일산화탄소의 발생을 조절하는 단계를 포함하는 불소 화합물의 분해방법.
- 제 18항에 있어서, 처리하고자 하는 가스 중의 산소가스의 농도가 20 vol% 이하인 불소 화합물의 분해방법.
- 제 16항 또는 18항에 있어서, 반응제를 불소 화합물과 접촉시킴으로써 생산된 염소원자, 불소원자 및/또는 황원자가 각각 알칼리토금속 클로라이드, 알칼리토금속 플루오라이드 및/또는 알칼리토금속 설페이트로서 고정되는 것인 불소 화합물의 분해방법.
- 퍼플루오로카본, 히드로플루오로카본, 클로로플루오로카본, 히드로클로로플루오로카본, 퍼플루오로에테르, 히드로플루오로에테르, 플루오로올레핀 및 설퍼 플루오라이드 중에서 선택된 한가지 이상의 불소 화합물을 에칭 가스 또는 클리닝 가스로서 사용하는 에칭 단계 또는 클리닝 단계, 및알루미나와 마그네슘 카보네이트, 칼슘 카보네이트, 스트론튬 카보네이트 및 바륨 카보네이트로 구성된 군에서 선택되는 알칼리토금속 화합물을 함유하는 반응제를 이용하여 상기 에칭 단계 또는 클리닝 단계로부터 배출된 불소 화합물-함유 가스를 분해시키는 단계를 포함하는, 반도체 장치의 제조방법.
- 제 21항에 있어서, 상기 에칭 단계 또는 클리닝 단계로부터 배출된 가스가퍼플루오로카본, 히드로플루오ㄹ카본, 클로로플루오로카본, 히드로클로로플루오로카본, 퍼플루오로에테르, 히드로플루오로에테르, 플루오로올레핀, 설퍼 플루오라이드, SiF4및 COF2중에서 선택된 한가지 이상의 불소 화합물을 함유하는 가스인 것이 특징인 반도체 장치의 제조방법.
- 제 22항에 있어서, 상기 불소 화합물-함유 가스가 염화수소, 불화수소 또는 염화수소와 불화수소의 혼합물을 함유하는 것인 반도체 장치의 제조방법.
- 제 21항에 있어서, 상기 분해 단계에서, 처리하고자 하는 가스 중의 불소 화합물을 200℃ 이상의 온도에서 분해하는 반도체 장치의 제조방법.
- 제 21항에 있어서, 상기 분해단계에서, 처리하고자 하는 가스 중의 불소 화합물 농도가 0.01 내지 10 vol%인 반도체 장치의 제조방법.
- 제 21항에 있어서, 분해 단계를 500℃ 이상의 온도에서 산소 가스 존재하에 수행함으로 해서, 일산화탄소의 발생을 조절하는 것이 특징인 반도체 장치의 제조방법.
- 제 26항에 있어서, 상기 분해단계에서, 처리하고자 하는 가스 중의 산소가스농도가 20 vol% 이하인 반도체 장치의 제조방법.
- 제 21항에 있어서, 상기 에칭 단계 또는 클리닝 단계로부터 배출된 가스를 분해하는 분해 단계에서 생산된 염소원자, 불소원자 및/또는 황원자를 각각 알칼리토금속 클로라이드, 알칼리토금속 플루오라이드, 및/또는 알칼리토금속 설페이트로서 고정시키는 것이 특징인 반도체 장치의 제조방법.
- 제 1항에 있어서, 상기 알칼리토금속 화합물이 칼슘 카보네이트인 불소 화합물 분해용 반응제.
- 제 8 항에 있어서, 상기 금속 산화물이 구리 및 주석으로 구성된 군에서 선택된 한 가지 이상의 금속의 산화물인 불소 화합물 분해용 반응제.
