Description
Claims (9)
- 보로실라잔 중합체를 포함하는 도료를 전자 기판 위에 피복시키고, 피복된 기판을 20 내지 1000℃의 온도에서 산화 대기 속에서 가열하여 보로실라잔 중합체를 붕규산염 함유 피막으로 전환시킴을 포함하여, 붕규산염 함유 피막을 전자 기판위에 부착시키는 방법.
- 제1항에 있어서, 피막이, 보로실라잔 중합체를 용매에 용해시켜 용액을 형성시키고, 기판을 용액으로 피복시킨 다음, 용매를 증발시킴을 포함하는 방법에 의해 형성되는 방법.
- 제2항에 있어서, 용매가 방향족 탄화수소, 알칸, 케톤, 에스테르, 글리콜 에테르 및 사이클릭 디메틸폴리실록산으로부터 선택되며, 용매가 보로실라잔을 0.1 내지 50중량% 용액으로 용해시키기에 충분한 양으로 존재하는 방법.
- 제1항에 있어서, 산화 대기가 공기, 산소, 오존, 수증기, 산소 플라즈마, 암모니아, 아민 및 이들의 혼합물로부터 선택되는 방법.
- 제1항에 있어서, 피복된 기판이 6시간 미만의 시간 동안 50 내지 800℃의 온도로 가열되는 방법.
- 제1항에 있어서, 보로실라잔이 중합체의 반복단위에 탄소를 갖지 않는 방법.
- 제1항에 있어서, 보로실라잔의 주쇄가 Si-B, Si-N 및 B-N 결합을 함유하며, 이들 원자의 나머지 원자가는 독립적으로 수소원자, 탄소수 1 내지 20의 알킬 라디칼, 아릴 라디칼 및 알케닐 라디칼로부터 선택된 그룹에 의해 채워지는 방법.
- 제1항에 있어서, 보로실라잔이, 트리클로로실란을 헥사메틸디실라잔과 반응시키고, 이어서 반응 생성물을 보란과 반응시킴으로써 제조된 보로하이드리도폴리실라잔을 포함하는 방법.
- 제1항에 있어서, 보로실라잔의 붕소 함량이 0.1 내지 50중량%의 범위인 방법.
