Description

【発明の詳細な説明】 本発明は、Ｘ線焉光による三次元パターン形成方法に関
するものである。
従来、Ｘ線ｒＡ光でパターン形成を行なう場合、第１図
に示す様に、マスク吸収材１４は、Ｘ線を透過させない
だけの十分な厚さをもった矩形パターンが用いられる。
即ち、十分子、Ｃマスクコントラストをもった矩形パタ
ーンが用いらｔしる。レジスされている。ネガレジスト
では、その反転パターンが形成される。この様に、従来
のＸ線露光では二次元露光である。
本発明は、Ｘ線吸収材を三次元ノくターンにし、ｘｍ露
光の三次元転写方式を提供するものである。
本発明によれば、Ｘ線露光において、マスフットラスト
を断面形状により変化させ、三次元パターン形成するこ
とを特徴とするパターン形成方法が得られる。
以下、本発明について実施例を示す図面を＃照して説明
する。第２図は一実施例を示すものである。基板２６上
にポジレジスト２５、例えばＦｊｔ、ｆｖλをスピン脈
理により形成する、Ｘ線マスクのマスク吸収材２４とし
て、例えばＡｕ、を用い、その断面形状を、マスクコン
トラストを考慮して、得たては、Ａｌ、Ｓｉ等制限はな
く、又、ネガレジストでも可能である。マスク吸収拐と
しては、Ａ−たけでなくＡＩ、Ｎｉ等マスクコントラス
トに応じた材料が使用可能である゛。金臆に限らず、有
機材でも使用回前である。
この様に形成した三次元レジストパターンは、たとえば
、ブレーズド回折格子に応用できる、。
また形成したレジストパターンをマスクとして基板をエ
ツチングして基板表面にレジストパターンを転写しても
よい。ここでいう基板とはその表面に被エツチング利が
形成されているものも含むことはいうまでもない。
本発明により、Ｘ蔵シミ光による三次元転写が可能とな
った。

Claims (1)

    【特許請求の範囲】
  1. 基、板上にレジストを塗布し、Ｘ線吸収体の断面形状を
    変えたＸ線マスクを通して前記レジストにＸ＃を照射し
    て露光し、現像して前記Ｘ線吸収体パターンのマスクコ
    ントラストを反映したレジメトパターンを形成すること
    を特徴とするパターン形成方法。
