Abstract

PURPOSE: To improve the purity of a monosilane and to increase the reduction ability, by reducing silicon tetrachloride with an alkylaluminum hydride to which a specific amount of a dialkylaluminum monohydride is added.
CONSTITUTION: In preparing a monosilane by reducing silicon tetrachloride with an alkylaluminum hydride, ≥50mol% dialkylaluminum monohydride based on the alkyl aluminum hydride is added it. A compound shown by the formula (R1 and R2 are ethyl group; n-propyl group, isopropyl group; X is halogen atom such as Cl or Br) is cited as the dialkyl aluminum monohydride to be added.
