Abstract
PURPOSE:To prevent dispersion in the characteristics of the solar cell by giving conductivity of 1X11<-11>-4X10<-3>(OMEGAcm)<-1> and a thickness of 200-1,000Angstrom to an amorphous Si P layer which forms a junction. CONSTITUTION:An amorphous Si layer 3 and a bottom surface electrode 4 are layered on a transparent electrode 2 on a transparent substrate 1. The layer 3 comprises a P layer 3a, an I layer 3b, and an N<+> layer 3c. Since the P layer 3a does not contribute the generation of carriers, it is desirable to reduce its thickness as thin as possible. In order to have a thickness of 50Angstrom of amorphous film, the glow discharge time must be controlled in the order or seconds, and the reproducibility is very poor. By utilizing the relationship between the conductivity and the film thickness of the P layer 3a and the conversion efficiency, the conductivity and film thickness of the layer are selected in a specified range. In the conventional method, arrival of light to the I layer 3b is decreased due to the increase in the film thickness of P layer 3, and the conversion efficiency is deteriorated. But in this method, the characteristics are not deteriorated, the thickness of the P layer can be increased, and the uniform P layer can be obtained with good reproducibility. Therefore the characteristics are not dispersed.
