Abstract

PURPOSE:To enable generation of light pulse train having high speed and sharpness by integrally forming a light oscillator and a FET through a light waveguide on a monocrystal line substrate to effectively create the modulating action. CONSTITUTION:Both the FET position 11 and the light oscillator position 12 are located at 1/4 of the end surface 14 and 15, respectively of a light waveguide. When the FET is operated at special frequency, a gate is optically opened when the FET is on, the carrier density of the light oscillator is increased, so that the amplified light pulse locus 13 is reciprocated at a period of four times of the excitation signal period between the ends 14 and 15. Since three types of light pulses 16a-16c displaced in phase can be existed at this time, an external output light pulse finally has the same frequency as the modulation frequency. Thus, the positional relationship between the light oscillator and the FET is so located that the modulating operations of both the light oscillator and the FET are superimposed within the distance for coupling the end surfaces of the light waveguide.
