〔概 要〕
半導体装置の製造におけるドライプロセスによるシリコ
ン基板の清浄化方法に関し、
処理温度の低温化を図ることを目的とし、オゾンにより
該基板表面の炭素を除去し、更に弗化水素ガスにより該

本発明は、半導体装置の製造方法に係り、特に、ドライ

半導体装置の製造では、シリコン基板上に種々の膜を堆
積する工程がある。例えば、シリコン基板上への半導体
膜の堆積、シリコン基板上への絶縁膜の堆積、窓を設け
た絶縁膜を表面に有するシリコン基板上への電極膜の堆

上述した前処理として、ドライプロセスによりシリコン
基板を清浄化する従来の方法は、処理チャンバの中で基

表面の酸化膜(自然酸化膜)を除去するものであり、何
れの場合も処理温度は1100℃程度を必要としている

〔作 用〕
上記のオゾン処理及び弗化水素処理は、その処理温度が
何れも450℃程度の低温であっても、以下のように作
用する。即ち、
オゾン処理では、シリコン基板上の炭素(有機物を含む
)が、オゾンと反応して気体の一酸化炭素、二酸化炭素
、その他の酸素化合物となり除去される。その際、基板
のシリコンがオゾンと反応して固体の二酸化シリコン膜

勿論のこと、窓を設けた絶縁膜を表面に有してシリコン
露出が部分的なものであっても良い、上記絶縁膜が二酸
化シリコンである場合には、その絶縁膜の上層部分が掻

理による上記ダメージの低減を可能にさせる効果がある
