Description
図1(a)は実施の形態1に係る発光装置の概略上面図であり、図1(b)は図1(a)におけるA−A断面を示す概略断面図である。
粒子40は、封止部材の母材35中に配合され、封止部材30の基体上面11への濡れ広がりを抑える作用を有する。この粒子40について以下に詳述する。なお、粒子40を後述の充填剤や蛍光体と表記上区別する場合には、粒子40は第1の粒子と称し、その他の充填剤や蛍光体は第2の粒子、第3の粒子などと称する。
図4(a)は実施の形態2に係る発光装置の概略上面図であり、図4(b)は図4(a)におけるB−B断面を示す概略断面図である。
基体は、発光素子が実装される筐体や台座となる部材である。基体は、主として、発光素子と電気的に接続する導電部材と、その導電部材を保持する成形体と、により構成される。基体は、パッケージの形態や配線基板の形態がある。具体的には、基体は、樹脂成形体がリードフレームにトランスファ成形や射出成形などにより一体成形されて成るもの、導電性ペーストを印刷したセラミックグリーンシートが積層・焼成されて成るものなどが挙げられる。基体の上面は、略平坦であることが好ましいが、湾曲していてもよい。基体の上面には、凹部が形成されている。凹部は、成形体自体を窪ませることで形成されてもよいし、略平坦な成形体の上面に枠状の突起を別途形成することにより、その凸部の内側を凹部としてもよい。凹部の上面視形状は、矩形、角が丸みを帯びた矩形、円形、楕円形などが挙げられる。凹部の側壁面は、成形体を金型から離型しやすいように、また発光素子の光を効率良く取り出すために、凹部底面から上方に向かって凹部が拡径するように傾斜(湾曲を含む)していることが好ましい(傾斜角は例えば凹部底面から95°以上120°以下)。凹部の深さは、特に限定されないが、例えば0.05mm以上2mm以下、0.1mm以上1mm以下が好ましく、0.25mm以上0.5mm以下がより好ましい。
導電部材は、発光素子に接続されて導電可能な金属部材を用いることができる。具体的には、金、銀、銅、鉄、アルミニウム、タングステン、コバルト、モリブデン、クロム、チタン、ニッケル、パラジウム、又はこれらの合金、燐青銅、鉄入り銅などで形成された、リード電極や配線が挙げられる。また、導電部材は、その表層に、銀、アルミニウム、ロジウム、金、銅、又はこれらの合金などの鍍金や光反射膜が設けられていてもよく、なかでも光反射性に最も優れる銀が好ましい。
成形体は、脂環ポリアミド樹脂、半芳香族ポリアミド樹脂、ポリエチレンテレフタレート、ポリシクロヘキサンテレフタレート、液晶ポリマー、ポリカーボネート樹脂、シンジオタクチックポリスチレン、ポリフェニレンエーテル、ポリフェニレンスルフィド、ポリエーテルスルホン樹脂、ポリエーテルケトン樹脂、ポリアリレート樹脂などの熱可塑性樹脂、ポリビスマレイミドトリアジン樹脂、エポキシ樹脂、エポキシ変性樹脂、シリコーン樹脂、シリコーン変性樹脂、ポリイミド樹脂、ポリウレタン樹脂、などの熱硬化性樹脂を母材とするものが挙げられる。また、これらの母材中に、充填剤又は着色顔料として、ガラス、シリカ、酸化チタン、酸化マグネシウム、炭酸マグネシウム、水酸化マグネシウム、炭酸カルシウム、水酸化カルシウム、珪酸カルシウム、珪酸マグネシウム、ワラストナイト、マイカ、酸化亜鉛、チタン酸バリウム、チタン酸カリウム、ホウ酸アルミニウム、酸化アルミニウム、酸化亜鉛、炭化ケイ素、酸化アンチモン、スズ酸亜鉛、ホウ酸亜鉛、酸化鉄、酸化クロム、酸化マンガン、カーボンブラックなどの粒子又は繊維を混入させることができる。このほか、成形体は、酸化アルミニウム、窒化アルミニウム又はこれらの混合物を含むセラミックスなどで形成することもできる。このようなセラミックスは、通常、上記樹脂材料に比べて、表面エネルギーが大きく、封止部材が基体上面へ濡れ広がりやすい。
発光素子は、LED(発光ダイオード)素子などの半導体発光素子を用いることができる。発光素子は、種々の半導体で構成される素子構造に正負一対の電極が設けられたものであればよい。特に、蛍光体を効率良く励起可能な窒化物半導体(InxAlyGa1−x−yN、0≦x、0≦y、x+y≦1)の発光素子が好ましい。このほか、ガリウム砒素系、ガリウム燐系半導体の発光素子でもよい。正負一対の電極が同一面側に設けられた発光素子は、各電極をワイヤで導電部材と接続するフェイスアップ実装されるか、各電極を導電性接着剤で導電部材と接続するフェイスダウン(フリップチップ)実装される。正負一対の電極が互いに反対の面に各々設けられた発光素子は、下面電極が導電性接着剤で導電部材に接着され、上面電極がワイヤで導電部材と接続される。1つの発光装置に搭載される発光素子の個数は1つでも複数でもよい。複数の発光素子は、直列又は並列に接続することができる。
封止部材は、発光素子を封止する部材である。封止部材の母材は、電気的絶縁性を有し、発光素子から出射される光を透過可能(好ましくは透過率70%以上)であり、固化前は流動性を有する材料であればよい。具体的には、シリコーン樹脂、エポキシ樹脂、フェノール樹脂、ポリカーボネート樹脂、アクリル樹脂、TPX樹脂、ポリノルボルネン樹脂、又はこれらの変性樹脂やハイブリッド樹脂が挙げられる。なかでも、シリコーン樹脂又はその変性樹脂は、耐熱性や耐光性に優れ、固化後の体積収縮が少ないため、好ましい。封止部材は、その母材中に、充填剤や蛍光体などを含有することが好ましいが、含有していなくてもよい。
充填剤は、拡散剤や着色剤などを用いることができる。具体的には、シリカ、酸化チタン、酸化マグネシウム、炭酸マグネシウム、水酸化マグネシウム、炭酸カルシウム、水酸化カルシウム、珪酸カルシウム、酸化亜鉛、チタン酸バリウム、酸化アルミニウム、酸化鉄、酸化クロム、酸化マンガン、ガラス、カーボンブラックなどが挙げられる。充填剤の形状は、球状、不定形破砕状、針状、柱状、板状(鱗片状を含む)、繊維状、又は樹枝状などが挙げられる(後述の蛍光体も同様である)。また、中空又は多孔質のものでもよい。
蛍光体は、発光素子から出射される一次光の少なくとも一部を吸収して、一次光とは異なる波長の二次光を出射する。具体的には、セリウムで賦活されたイットリウム・アルミニウム・ガーネット、ユウロピウム及び/又はクロムで賦活された窒素含有アルミノ珪酸カルシウム、ユウロピウムで賦活されたサイアロン、ユウロピウムで賦活されたシリケート、マンガンで賦活されたフッ化珪酸カリウムなどが挙げられる。これにより、可視波長の一次光及び二次光の混色光(例えば白色系)を出射する発光装置や、紫外光の一次光に励起されて可視波長の二次光を出射する発光装置とすることができる。
ワイヤは、発光素子の電極と導電部材を電気的に接続する部材である。ワイヤは、金、銅、銀、白金、アルミニウム又はこれらの合金の金属線を用いることができる。特に、封止部材からの応力による破断が生じにくく、熱抵抗などに優れる金線が好ましい。また、高い光取り出し効率を得るため、少なくとも表面が銀で構成されてもよい。
接着剤は、発光素子を基体に固定する部材である。絶縁性接着剤は、エポキシ樹脂、シリコーン樹脂、ポリイミド樹脂、又はこれらの変性樹脂やハイブリッド樹脂などを用いることができる。導電性接着剤としては、銀、金、パラジウムなどの導電性ペーストや、金−錫などの半田、低融点金属などのろう材を用いることができる。
実施例1の発光装置は、図1に示す例の発光装置100の構造を有する、トップビュー式のSMD型LEDである。

Claims (14)
- 上面に凹部を有する基体と、前記凹部に設けられた発光素子と、前記凹部に設けられた封止部材と、を備え、
前記凹部は凹部底面から上方に向かって凹部が拡径する傾斜を持ち、前記傾斜は凹部底面から95°以上120°以下の角度を持ち、
前記封止部材は、表面処理された粒子、又は分散剤が吸着した粒子を含有し、
前記粒子は、粒径が1nm以上100μm以下であり、
前記封止部材の縁部の半分以上は、前記凹部の縁近傍にあって且つ前記粒子又は前記粒子の凝集体の少なくともいずれかが偏在する領域である発光装置。 - 前記粒子は、ナノ粒子である請求項1に記載の発光装置。
- 前記粒子及び/又は前記粒子の凝集体の含有量は、0.05wt%以上50wt%以下である請求項1又は2に記載の発光装置。
- 前記粒子及び/又は前記粒子の凝集体の含有量は、0.2wt%以上2wt%以下である請求項3に記載の発光装置。
- 前記粒子か前記粒子の凝集体の少なくともいずれかが、前記封止部材の外縁にも存在する請求項1乃至4のいずれか一項に記載の発光装置。
- 前記基体の端面は、切断された面である請求項1乃至5のいずれか一項に記載の発光装置。
- 前記封止部材の母材は、シリコーン樹脂、変性シリコーン樹脂、シリコーン変性樹脂、又はハイブリッドシリコーン樹脂である請求項6に記載の発光装置。
- 前記封止部材の上面は、上方に向かって凸の面である請求項1乃至7のいずれか一項に記載の発光装置。
- 前記基体の上面の上に、無機物の被膜が形成されている請求項1乃至8のいずれか一項に記載の発光装置。
- 前記封止部材の母材は、フェニルシリコーン樹脂であり、
前記粒子は、酸化ジルコニウムである請求項1乃至9のいずれか一項に記載の発光装置。 - 前記封止部材の縁部の半分以上が、前記凹部の縁近傍にあって且つ前記粒子か前記粒子の凝集体の少なくともいずれかが偏在する領域である請求項1乃至10のいずれか一項に記載の発光装置。
- 前記粒子は、蛍光体以外の粒子である請求項1乃至11のいずれか一項に記載の発光装置。
- 前記凹部の縁近傍は、前記凹部の内壁面と上面との境界部である請求項1乃至12のいずれか一項に記載の発光装置。
- 前記封止部材中にさらに蛍光体を含有し、前記蛍光体は前記凹部の底面側に偏在している請求項1乃至13のいずれか一項に記載の発光装置。
