(6)前記SiO2保護層をマスクとして、前記Al層の陽極酸化を行い、
(7)残留するレジストコートを完全剥離する工程で、高規則性陽極酸化アルミナ膜を形成すると共に、
陽極酸化液として硫酸を使用し、陽極酸化電圧が10−28Vのとき、孔径が10−28nm、ピッチが25−70nmの範囲であることを特徴とする陽極酸化膜の製造方法。 A method for producing an anodized film comprising:

A method for producing an anodized film, characterized in that sulfuric acid is used as an anodizing solution and the pore diameter is in the range of 10-28 nm and the pitch is in the range of 25-70 nm when the anodizing voltage is 10-28V .
(1)SiO2層が被覆された脱脂洗浄後の絶縁性基板上に、Ti、Cr又は金属窒化物よりなる密着層を成膜後、Al層を成膜し、
(2)前記Al層の上にSiO2保護層を成膜し、
(3)前記SiO2保護層の上に電子線ポジレジストをコートし、

(5)表面にパターンが形成された前記SiO2保護層を選択的に乾式あるいは湿式でエッチし、
(6)前記SiO2保護層をマスクとして、前記Al層の陽極酸化を行い、
(7)残留するレジストコートを完全剥離する工程で、高規則性陽極酸化アルミナ膜を形成すると共に、
陽極酸化液としてリン酸を使用し、陽極酸化電圧が160−200Vのとき、孔径が160−200nm、ピッチが400−500nmの範囲であることを特徴とする陽極酸化膜の製造方法。 A method for producing an anodized film comprising:

A method for producing an anodic oxide film, characterized in that phosphoric acid is used as an anodic oxidation solution and the pore diameter is in the range of 160-200 nm and the pitch is in the range of 400-500 nm when the anodic oxidation voltage is 160-200V .
The manufacturing method according to any one of claims 1 to 3, wherein the pattern formed by electron beam drawing is one of a lattice arrangement, a triangle arrangement, a pentagon arrangement, an octagon arrangement, or the five kinds of patterns. An anodic oxide film manufacturing method characterized by forming an array in which the arrays are mixed.
