Claims (7)
- 可変波長の出力光を出力するレーザ装置であって、
前記出力光の波長を指令する出力波長指令信号に応じた基本波長の光を発生する基本波長光発生部と、
前記基本波長の光を増幅する光増幅部と、
各々が波長変換を行う複数の非線形光学結晶と該複数の非線形光学結晶の温度をそれぞれ調整する複数の温度調整器とを有し、前記光増幅部により増幅された光を、前記出力波長指令信号が示す波長の光に変換する波長変換部と、
前記出力光の波長とその波長に応じて設定すべき前記各非線形光学結晶の温度との対応関係を示す対応情報であって、前記出力光の波長と、その波長の出力光が当該レーザ装置から出力される際に当該非線形光学結晶に入射する光の波長について当該非線形光学結晶の変換効率が最大又はこれに近い値となる当該非線形光学結晶の温度との対応関係を示す対応情報を記憶した記憶部と、
前記各温度調整器を、当該温度調整器に対応する前記非線形光学結晶の温度が、前記出力波長指令信号に応じて前記対応情報により定まる設定すべき温度となるように、制御する制御部と、
を備えたことを特徴とするレーザ装置。 - 前記基本波長光発生部は、可変波長レーザ光源を有することを特徴とする請求項1記載のレーザ装置。
- 前記可変波長レーザ光源は、レーザ光源用温度調整器を有し、該レーザ光源用温度調整器により調整された温度に応じた発振波長の光を前記基本波長の光として発生し、
前記記憶部は、前記出力光の波長とその波長に応じて設定すべき前記可変波長レーザ光源の温度との対応関係を示す対応情報も記憶し、
前記制御部は、前記レーザ光源用温度調整器を、前記可変波長レーザ光源の温度が、前記出力波長指令信号に応じて前記対応情報により定まる設定すべき温度となるように、制御する、
ことを特徴とする請求項2記載のレーザ装置。 - 請求項1乃至3のいずれかに記載のレーザ装置と、
前記レーザ装置から出力される出力光を治療部位に導いて照射させる照射光学系と、
を備えたことを特徴とする光治療装置。 - マスクのパターンを感光物体上に転写する露光装置であって、
請求項1乃至3のいずれかに記載のレーザ装置と、
前記レーザ装置から出力される出力光を前記マスクに照射する照明光学系と、
前記マスクからの光を前記感光物体に投影する投影光学系と、
を備えたことを特徴とする露光装置。 - リソグラフィ工程を含むデバイス製造方法であって、
前記リソグラフィ工程では、請求項5記載の露光装置を用いて前記マスクのパターンを前記感光物体に転写することを特徴とするデバイス製造方法。 - 請求項1乃至3のいずれかに記載のレーザ装置と、
被検物を保持する支持部と、
前記被検物の投影像を検出する検出器と、
前記レーザ装置から出力される出力光を前記被検物に照射する照明光学系と、
前記被検物からの光を前記検出器に投影する投影光学系と、
を備えたことを特徴とする被検物検査装置。
